For the growth of this SiGe-buffer structure. a 0.8-mum Si-0.1 Ge-0.9 layer was first grown. Because of the large mismatch between this layer and the Si substrate, many dislocations formed near the interface and in the low part of the Si0.1Ge0.9 layer. A 0.8-mum Si0.05Ge0.95 layer and a 1-mum top Ge layer were subsequently grown. The strained Si0.05Ge0.95/Si0.1Ge0.9 and Ge/Si0.05Ge0.95 interfaces formed can bend and terminate the upward-propagated dislocations very effectively. An in-situ annealing process is also performed for each individual layer. Finally, a 1-3-mum GaAs film was grown by metal-organic chemical vapor deposition (MOCVD) at 600degreesC. The experimental results show that the dislocation density in the top Ge and GaAs layers can be greatly reduced, and the surface was kept very smooth after growth, while the total thickness of the structure was only 5.1 mum (2.6-mum SiGe-buffer structure + 29.5-mum GaAs layer).Item type:Item, A gold-free fully copper-metallized InP heterojunction bipolar transistor using non-alloyed ohmic contact and platinum diffusion barrier(2005) ;Chang, SW ;Chang, EY ;Lee, CS ;Chen, KSTseng, CWA gold-free, fully Cu-metallized InP heterojunction bipolar transistor using non-alloyed Ti/Pt/Cu and Pt/Ti/Pt/Cu ohmic contacts and platinum diffusion barrier has been successfully fabricated. The InGaAs/Ti/Pt/Cu ohmic structure was stable after annealing up to 350 degrees C as judged from the Auger depth profiles. A current-accelerated stress test was conducted on the device with a current density J(C) = 80kA/cm(2) for 24h, and the current gain showed no degradation after the current stress. The devices were also thermally annealed at 200 degrees C for 3 h and showed almost no change in the electrical parameters after the heat treatment. The results show that the Au-free, fully Cu-metallized InP heterojunction bipolar transistor (HBT) can be realized using non-alloyed ohmic contacts and Pt diffusion barrier.Item type:Item, A high power enhancement-mode pseudomorphic high electron mobility transistor with 2.5 W output power and 64.5 % efficiency at 3 V(2002) ;Chen, SH ;Chang, EY ;Lin, YC ;材料科學與工程學系Department of Materials Science and EngineeringA 3-V operated enhancement-mode pseudomorphic high electron mobility transistor (E-PHEMT) with high output power and high efficiency has been developed. The MHEMT was grown by Molecular Beam Epitaxy (MBE) on GaAs substrates with InAlAs graded buffer. The composite-channel layers in the MHEMT include a top In0.55Ga0.45As layer, a middle In0.67Ga0.33As layer, and a bottom In0.55Ga0.45As layer. The design of this structure provides better electron confinement in the channel with less impact ionization as compared to conventional dual delta doped MHEMTs. This results in devices with higher linearity and drain to gate voltage as compared to the conventional metamorphic HEMTs. The 0.25x160 mum(2) device with the novel channel structure exhibits a maximum frequency of oscillation f(max) of 290 GHz and a current gain cut-off frequency f(t) of 110 GHz. The noise figure of the device at 6 GHz is 0.23 dB and the associated gain was 15.06 dB. The IP3 of the device at 6 GHz is 19.67 dBm. The composite channel metamorphic HEMT shows great potential for high linearity and low noise application at high frequencies.Item type:Item, A metamorphic high electron-mobitity transistor with reflowed submicron T-Gate for high-speed optoelectronics applications(2003) ;Lien, YC ;Chang, EY ;Chu, LX ;Chang, HCLee, CSA metamorphic high electron-mobility transistor (HEMT) manufactured with reflowed submicron T-gate using E-beam lithography for high-speed optoelectronics applications is developed. The device demonstrates a cut-off frequency f(T) of 150GHz and a maximum frequency f(MAX) up to 350GHz. The metamorphic HEMT developed has the potential for high-speed optoelectronics applications.Item type:Item, A novel fabrication technique of T-shaped gates using an EGMEA and PMIPK multilayer resist system and a single-step electron-beam exposure(1998-03-01) ;Lai, YL ;Lai, YK ;Chang, CY ;Chang, EY材料科學與工程學系A novel fabrication process of submicron T-shaped gates using an EGMEA and PMIPK multi-layer resist system and e-beam lithography has been developed. Due to the different sensitivities of the EGMEA and PMIPK resists, narrow/wide/narrow resist opening was obtained. The status of the electron scattering and the incident primary electron beams statistically construct the absorbed energy density distribution contours. The absorbed energy density distribution contours in association with the sensitivity feature of the resists and the appropriate development conditions determine the final resist profile. Only a single exposure step and a single development step are required. The simplified fabrication process of T-shaped gates significantly reduces not only the process time but also the production costs. The simple submicron T-shaped gate fabrication process studied provides a suitable technique for the mass manufacture of the advanced InP-based and GaAs-based microwave devices and circuits.Item type:Item, A novel I-line phase shift mask (PSM) technique for submicron T-Gate formation(2001) ;Fu, DK ;Chang, HC ;Fang, CY ;Lee, CSChang, EYSubmicron T-gate formation using I-line stepper with phase shift mask (PSM) technique [1,2,3] has become very attractive for GaAs MMIC technology due to its low capital investment and high throughput. In this paper a novel submicron (<0.2mum) T-gate technology using phase shift mask technique is reported. The 8% half-tone PSM was selected for the definition of the isolated narrow space. Before lithography, 2500Angstrom SiN film was deposited on the wafer. After I-line PSM exposure and RIE etch of the silicon nitride film, openings with less than 0.25mum wide were formed on the SiN film. To further reduce the dimension of the openings, the wafer was then deposited addition 500Angstrom nitride and etched back using RIE without any mask. Less than 0.2mum openings were formed on the wafer after the dry etch. The wafer was then coated with another layer of photoresist to form lift-off structure. Gate length of 0.185mum was obtained using this technique. This novel process is a high throughput T-gate process compared to conventional E-beam lithography technology for GaAs MMIC production.Item type:Item, A simple fabrication process of T-shaped gates using a deep-UV/electron-beam/deep-UV tri-layer resist system and electron-beam lithography(1996-12-01) ;Lai, YL ;Chang, EY ;Chang, CY ;Yang, HPDNakamura, KA new fabrication process of T-shaped gates has been developed using a deep-UV/electron-beam/deep-UV (DUV/EB/DUV) tri-layer resist system and electron-beam lithography for the first time. The simple process accomplished a submicron T-shaped gate by a single exposure and a single development step. The narrow/wide/narrow opening of the DUV/EB/DUV resist structure can be accurately controlled by the e-beam dosage and the development conditions. Differences in the sensitivities of the DUV resist and the EB resist were investigated. Due to the lower sensitivity of the adopted DUV resist to the electron beam, the smaller opening of the DUV resist layer was obtained. The higher sensitivity of the EB resist resulted in a wider opening in the middle resist layer. A 0.15-mu m-gate-length T-shaped gate can be easily formed by the short-process-time and low-production-cost hybrid DUV/EB/DUV resist approach.Item type:Item, A study of boron diffusion from selectively grown epitaxial silicon-germanium into silicon during rapid thermal annealing(2002) ;Yang, TH ;Chang, EY ;Chen, KM ;Chien, CHHuang, HJBoron diffusion from selectively grown epitaxial Si1-xGex into Si during rapid thermal annealing (RTA) was investigated. Selective epitaxial growth (SEG) of in-situ boron-doped strained Si1-xGex epitaxial layers with different Ge percentages were selectively grown by ultra high vacuum chemical molecular epitaxy (UHVCME). The results show that the boron diffusion depth from SEG Si1-xGex into n-type Si depends on boron concentration, Ge profile in the SEG area, and the size of the SEG area. Higher boron concentrations in SEG Si1-xGex film increases the boron diffusion depth. However, the diffusion depth can be reduced by increasing Ge composition in SEG Si1-xGex. It was also found that the samples with graded Ge profiles have higher diffusion depths than those with uniform profiles. In addition, the boron diffusion depth increases with the size of the SEG Si1-xGex area. The strain in SEG Si1-xGex, the chemical potential of Ge in SEG Si1-xGex and the dislocations induced in the SEG Si1-xGex layers are the main reasons for the phenomena observed.Item type:Item, A study of subbands in AlGaN/GaN high-electron-mobility transistor structures using low-temperature photoluminescence spectroscopy(2002-06-17) ;Fang, CY ;Lin, CF ;Chang, EY ;Feng, MS材料科學與工程學系Al0.15Ga0.85N/GaN high-electron-mobility transistor (HEMT) structures with various delta-doping concentrations and spacer thicknesses grown on sapphire by metalorganic chemical-vapor deposition are investigated. The Hall mobility is as high as 1333 cm(2)/V s at room temperature and 6330 cm(2)/V s at 77 K. Two-dimensional electron gas (2DEG) phenomena, which have not been clearly resolved in the literature, are observed by photoluminescence (PL) spectra at low temperature in this study. The PL spectra peaks of the interband transitions from 2DEG subbands to the valence band are in the range from 3.486 to 3.312 eV. The effects of the strain caused by different Al fractions of the top layer, and that of the spacer thickness on the 2DEG phenomena are discussed. Redshifts due to temperature variations for various HEMT structures are observed in 2DEG subbands and in the band-edge emission, which is believed to be evidence of interband transitions from 2DEG subbands to valence bands.
