Item type:Item, Effects of Minority-Carrier Response Behavior on Ge MOS Capacitor Characteristics: Experimental Measurements and Theoretical Simulations(2009-05-01) ;Cheng, Chao-Ching ;Chien, Chao-Hsin ;Luo, Guang-Li ;Ling, Yu-TingChang, Ruey-DarIn this paper, we present MEDICI simulations of the admittance-voltage properties of Ge and Si MOS devices, including analyses of substrate conductance Grub and high-low transition frequency f(tran), to explore the differences in the minority-carrier response. The Arrhenius-dependent G(sub) characteristics revealed that a larger energy loss-by at least four orders of magnitude-occurs in Ge than in Si, reflecting the fast minority-carrier response rate, i.e., a higher value of f(tran). We confirmed that the higher intrinsic carrier concentration in Ge, through the generation/recombination of midgap trap levels as well as the diffusion mechanism, resulted in the onset of low-frequency C-V curves in the kilohertz regime, accompanying the gate-independent inversion conductance. The experimental data obtained from Al(2)O(3)/Ge MOS capacitors were consistent with the values of G(sub) and f(tran) obtained from MEDICI predictions and theoretical calculations. In addition, upon increasing the inversion biases, we observed shifts in the G(sub/)f conductance peaks to low frequencies that mainly arose from the transition of minority carriers with bulk traps in the depletion layer. Meanwhile, we estimated that the bulky defects of ca. (2-4) x 10(15) cm(-3) exist in present-day low-doped Ge wafers.Item type:Item, Fabrication and RTN Characteristics of Gate-All-Around Poly-Si Junctionless Nanowire Transistors(2016) ;Yang, Chen-Chen ;Chen, Yung-Chen ;Lin, Horng-Chih ;Chang, Ruey-DarLi, Pei-WenShort-channel gate-all-around (GAA) poly-Si junctionless (JL) nanowire (NW) transistors were fabricated using the control available through cost-effective I-Line lithographic patterning and spacer techniques. This scheme enables the production of GAA JL poly-Si NW transistors with channel length of as short as 120 nm and effective width of 49 nm, featuring significant improvement in subthreshold swing (SS) and transconductance (Gm). The shrunken channel allows us to monitor clear random telegraph noise (RTN) signals under a sufficiently large gate overdrive condition.Item type:Item, Low-voltage high-speed programming/erasing floating-gate memory device with gate-all-around polycrystalline silicon nanowire(2013-10-07) ;Lee, Ko-Hui ;Tsai, Jung-Ruey ;Chang, Ruey-Dar ;Lin, Horng-ChihHuang, Tiao-YuanA gate-all-around polycrystalline silicon nanowire (NW) floating-gate (FG) memory device was fabricated and characterized in this work. The cross-section of the NW channels was intentionally made to be triangular in shape in order to study the effects of the corners on the device operation. Our results indicate that the channel corners are effective in lowering the programming and erasing (P/E) operation voltages. As compared with the charge-trapping type devices, a larger memory window is obtained with the FG scheme under low-voltage P/E conditions. A model considering the nature of the charge storage medium is proposed to explain the above findings. Both the leakage current and the threshold voltage shift are severe as the accelerated ESD stress applied at the gate region. The 40V accelerated ESD stress with a high current has more severe impact on the electrical performance of device than that with a low current.
