Item type:Item, Characteristics of a-Plane Green Light-Emitting Diode Grown on r-Plane Sapphire(2009-08-15) ;Ling, Shih-Chun ;Wang, Te-Chung ;Chen, Jun-Rong ;Liu, Po-ChunKo, Tsung-ShineIn this work, we have successfully grown a-plane green light-emitting diodes (LEDs) on r-plane sapphire and investigated the device characteristics of a-plane green LEDs. The apparent emission polarization anisotropy was observed and the polarization degree was as high as 67.4%. In addition, the electroluminescence (EL) spectra first revealed a wavelength blue-shift with increasing drive current to 20 mA, which could be attributed to the band-filling effect, and then the EL peak become constant. The current-voltage curve showed the forward voltage of a-plane LED grown on r-plane sapphire substrate was 3.43 V and the differential series resistance was measured to be about 24 Omega as 20-mA injected current. Furthermore, the output power was 240 mu W at 100-mA drive current.Item type:Item, Characteristics of exciton-polaritons in ZnO-based hybrid microcavities(2011-02-28) ;Chen, Jun-Rong ;Lu, Tien-Chang ;Wu, Yung-Chi ;Lin, Shiang-ChiHsieh, Wen-FengWide bandgap semiconductors are promising materials for the development of polariton-based optoelectronic devices operating at room temperature (RT). We report the characteristics of ZnO-based microcavities (MCs) in the strong coupling regime at RT with a vacuum Rabi splitting of 72 meV. The impact of scattering states of excitons on polariton dispersion is investigated. Only the lower polariton branches (LPBs) can be clearly observed in ZnO MCs since the large vacuum Rabi splitting pushes the upper polariton branches (UPBs) into the scattering absorption states in the ZnO bulk active region. In addition, we systematically investigate the polariton relaxation bottleneck in bulk ZnO-based MCs. Angle-resolved photoluminescence measurements are performed from 100 to 300 K for different cavity-exciton detunings. A clear polariton relaxation bottleneck is observed at low temperature and large negative cavity detuning conditions. The bottleneck is suppressed with increasing temperature and decreasing detuning, due to more efficient phonon-assisted relaxation and a longer radiative lifetime of the polaritons. The experimental data can be theoretically fitted by employing a four-phase layered model. Several specific absorption dips were observed when the aluminum composition is larger than 24%. The dip intensity increases with the aluminum compositions. According to the reciprocal space map measurements, these dips may be induced due to the effects of strain relaxation in AlGaN epitaxial layers.Item type:Item, Crystal quality improvement of a-plane GaN using epitaxial lateral overgrowth on nanorods(2010-04-01) ;Ling, Shih-Chun ;Chao, Chu-Li ;Chen, Jun-Rong ;Liu, Po-ChunKo, Tsung-ShineThe crystal quality of a-plane GaN films was improved by using epitaxial lateral overgrowth on nanorod GaN template. The scanning electron microscope images showed the fully coalesced regrowth process completed within only 2 mu m thickness. The a-plane GaN films grown on nano-rod template showed superior surface quality and less surface pits. The on-axis and off-axis FWHMs of X-ray rocking curves decreased with the increase in the etching depth of the nano-rod template. TEM analysis revealed that the dislocation density was reduced to around 1.2 x 10(9) cm(-2) by the nano-rod epitaxial lateral overgrowth. In addition, the photoluminescence intensity of the a-plane GaN was enhanced significantly. These results demonstrated the opportunity of achieving a-plane GaN films with high crystal quality via nano-rod epitaxial lateral overgrowth. (C) 2009 Elsevier B.V. The lasing action of optically pumped hybrid GaN-based VCSELs has been observed at room temperature due to the employment of high-quality and high-reflectivity AlN/GaN-based distributed Bragg reflectors in the VCSEL structure. Based on the device structure of the optically pumped hybrid GaN-based VCSELs, we further achieved the lasing action of electrically pumped GaN-based VCSELs under continuous-wave operation at 77 K. The laser has a threshold injection current of 1.4 mA and emits a blue wavelength at 462 nm together with a narrow linewidth of about 0.15 nm. The laser beam has a divergence angle of about 11.7 degrees with a polarization ratio of 80%. A very strong spontaneous coupling efficiency of 7.5 x 10(-2) was measured.Item type:Item, Effects of built-in polarization and carrier overflow on InGaN quantum-well lasers with electronic blocking layers(2008-01-01) ;Chen, Jun-Rong ;Lee, Chung-Hsien ;Ko, Tsung-Shine ;Chang, Yi-AnLu, Tien-ChangEffects of built-in polarization and carrier overflow on InGaN quantum-well lasers with a ternary AlGaN or a quaternary AlInGaN electronic blocking layer (EBL) have been numerically investigated by employing an advanced device-simulation program. The simulation results indicate that the characteristics of InGaN quantum-well lasers can be improved by using the quaternary AlInGaN EBL. When the aluminum and indium compositions in the AlInGaN EBL are appropriately designed, the built-in charge density at the interface between the InGaN barrier and the AlInGaN EBL can be reduced. Under this circumstance, the electron leakage current and the laser threshold current can obviously be decreased as compared with the laser structure with a conventional AlGaN EBL when the built-in polarization is taken into account in the calculation. Furthermore, the AlInGaN EBL also gives a higher refractive index than the AlGaN EBL, which is a benefit for a higher quantum-well optical confinement factor in laser operations.Item type:Item, Exciton-polaritons study in ZnO-based hybrid microcavities(2012) ;Lan, Yu-Pin ;Lai, Ying-Yu ;Huang, Si-Wei ;Chen, Jun-RongWu, Yung-ChiThe characteristics of exciton-polaritons in ZnO-based microcavities (MCs) are demonstrated with a large vacuum Rabi splitting due to large exciton binding energy and oscillator strength. The lower polariton branches (LPBs) can be clearly observed. For low temperature and large negative detuning conditions, a clear polariton relaxation bottleneck in bulk ZnO-based MCs has been observed in angle-resolved photoluminescence measurements from 100 to 353 K at different cavity-exciton detunings. The bottleneck is strongly suppressed with increasing the temperature and pumping power and reducing detuning. This observed results supposed to be due to more efficient phonon-assisted relaxation and a longer radiative lifetime of the polaritons. In addition, the linewidth broadening, blue-shift of the emission peak, and polarization of polariton lasing from below threshold to up threshold are also discussed.Item type:Item, Fabrication and Characterization of Temperature Insensitive 660-nm Resonant-Cavity LEDs(2008-07-01) ;Chen, Jun-Rong ;Ko, Tsung-Shine ;Lu, Tien-Chang ;Chang, Yi-AnKuo, Hao-ChungInGaP/AIGaInP 660-nm resonant-cavity light-emitting diodes (RCLEDs) with stable temperature characteristics have been achieved by extending the resonant cavity length from one optical wavelength (1 lambda) to three optical wavelengths (3 lambda) and tripling the number of quantum wells. When the operation temperature increases from 25 degrees C to 95 degrees C, the degree of power variation at 20 mA is reduced from -2.1 dB to -0.6 dB for the conventional 1-lambda cavity RCLEDs and 3-lambda cavity RCLEDs, respectively. In order to interpret the temperature-dependent experimental results, advanced device simulation is applied to model the RCLEDs with different cavity designs. According to the numerical simulation results, we deduce that the stable temperature-dependent output performance should originate from the reduction of electron leakage current and thermally enhanced hole transport for the 3-lambda cavity AIGaInP RCLEDs.Item type:Item, GaN-based microcavity polariton light emitting diodes(2012) ;Lu, Tien-Chang ;Lai, Ying-Yu ;Huang, Si-Wei ;Chen, Jun-RongWu, Yung-ChiHere we report the first realization of a current injection microcavity GaN exciton-polariton light emitting diode (LED) operating under room temperature (RT). The hybrid microcavity structure consists of InGaN/GaN quantum wells sandwiched between bottom epitaxial DBR and top dielectric DBR. The anti-crossing behavior of polariton LED denotes a clear signature of the strong interaction between excitons and cavity photons.Item type:Item, High efficiency GaN-based near UV light emitting diodes with asymmetric triangular multiple quantum wells(2018-01-01) ;Li, Heng ;Chang, Chia-Jui ;Kuo, Shiou-Yi ;Chen, Jun-RongLu, Tien-ChangNear-ultraviolet (NUV) light-emitting diodes (LEDs) have found many applications in the areas such as UV curing, bio-chemical sensors etc. However, the internal quantum efficiency (IQE) of NUV-LEDs show relatively lower value than blue LEDs. In previous research, asymmetric triangular MQWs with gallium face-oriented inclination in the blue wavelength band are demonstrated to have higher emission efficiency and lower efficiency droop. In this study, we surprisingly found different trend in NUV-LEDs. Compared to blue LEDs, NUV-LEDs tend to have shallower quantum wells and less ability to localize holes. In the simulation results, holes are more confined within nitrogen face-oriented inclination than that in MQWs with gallium face-oriented inclination and the IQE are improved about 10%.Item type:Item, High-reflectivity ultraviolet AlN/AlGaN distributed Bragg reflectors grown by metalorganic chemical vapor deposition(2008-11-15) ;Chen, Jun-Rong ;Ling, Shih-Chun ;Hung, Chin-Tsang ;Ko, Tsung-ShineLu, Tien-ChangHigh-reflectivity ultraviolet distributed Bragg reflectors (DBRs), based on AlN/AlGaN quarter-wave layers, have been designed and grown on 2 in (0001) sapphire substrates by metalorganic chemical vapor deposition. The growth of 20-pair AlN/Al(0.23)Ga(0.77)N DBR shows no observable cracks in the structure and achieves peak reflectivity of 90% at 367 nm together with a stop-band width of 24 nm. Furthermore, the growth of 34-pair AlN/Al(0.23)Ga(0.77)N DBR shows partial cracks from optical microscopy images. According to the room-temperature photoluminescence measurement, the ennission spectrum of 34-pair AlN/Al(0.23)Ga(0.77)N DBR is broader than that of 20-pair AlN/Al(0.23)Ga(0.77)N DBR, which Could be due to strain inhomogeneity generated by cracks. Despite the crystal quality problem, the peak reflectivity of 34-pair AlN/Al(0.23)Ga(0.77)/N DBR could still achieve 97% at 358 nm and the stop-band width is 16nm. (C) 2008 Elsevier B.V. By performing Fourier transform infrared spectroscopy measurements, the high-frequency dielectric constants and phonon frequencies can be obtained by theoretically fitting the experimental infrared reflectance spectra using a four-phase layered model. The high-frequency dielectric constant of AlxGa1-xN varies between 4.98 and 4.52 for epsilon(infinity, perpendicular to) (polarization perpendicular to the optical axis) and between 4.95 and 4.50 for epsilon(infinity,//) (polarization parallel to the optical axis) respectively when the aluminum composition changes from 0.15 to 0.24. Furthermore, from experimental infrared reflectance spectra of AlxGa1-xN films, a specific absorption dip at 785 cm-1 was observed when the aluminum composition is larger than 0.24. The dip intensity increases and the dip frequency shifts from 785 to 812 cm(-1) as aluminum composition increases from 0.24 to 0.58. According to the reciprocal space map of x-ray diffraction measurements, the emergence of this dip could be resulted from the effects of strain relaxation in AlGaN epitaxial layers due to the large lattice mismatch between GaN and AlGaN epitaxial film.Item type:Item, Large vacuum Rabi splitting in ZnO-based hybrid microcavities observed at room temperature(2009-02-09) ;Chen, Jun-Rong ;Lu, Tien-Chang ;Wu, Yung-Chi ;Lin, Shiang-ChiLiu, Wei-ReinWide-band gap ZnO semiconductors are attractive materials for the investigation of microcavity exciton polaritons due to the large exciton binding energy and oscillator strength. We report the growth and characterization of bulk ZnO-based hybrid microcavity. The phenomenon of strong exciton-photon coupling at room temperature has been observed in the ZnO-based hybrid microcavity structure, which consists of 30 pair epitaxially grown AlN/AlGaN distributed Bragg reflector (DBR) on the bottom side of the 3/2 lambda thick ZnO cavity and 9 pair SiO(2)/HfO(2) DBR as the top mirror. The cavity quality factor is about 221. The experimental results show good agreement with theoretically calculated exciton-polariton dispersion curves based on transfer matrix method. From the theoretical and experimental exciton-polariton dispersion curves with two different cavity-exciton detuning values, the large vacuum Rabi splitting is estimated to be about 58 meV in the ZnO-based hybrid microcavity.Item type:Item, Large Vacuum Rabi Splitting in ZnO-Based Microcavities(2009) ;Chen, Jun-Rong ;Lu, Tien-Chang ;Wu, Yung-Chi ;Lin, Shiang-ChiLiu, Wei-ReinWe report the growth and characterization of bulk ZnO-based hybrid microcavity (MC). The light extraction enhancement was obtained from the photonic crystal structure with an ultraviolet AlN/AlGaN distributed Bragg reflector (UVDBR). The DBR provides a high reflectivity of 85% with 15-nm stopband width. A fivefold enhancement in photoluminescence emission was also achieved compared with the emission from the unpatterned area on the same sample at 374 nm wavelength. We also study the photonic crystal band-edge coupling with finite-difference time-domain and plane-wave expansion methods.Item type:Item, Low efficiency droop in blue-green m-plane InGaN/GaN light emitting diodes(2010-06-07) ;Ling, Shih-Chun ;Lu, Tien-Chang ;Chang, Shih-Pang ;Chen, Jun-RongKuo, Hao-ChungWe investigated the electroluminescence and relatively external quantum efficiency (EQE) of m-plane InGaN/GaN light emitting diodes (LEDs) emitting at 480 nm to elucidate the droop behaviors in nitride-based LEDs. With increasing the injection current density to 100 A/cm(2), the m-plane LEDs exhibit only 13% efficiency droop, whereas conventional c-plane LEDs suffer from efficiency droop at very low injection current density and the EQE of c-plane LEDs decrease to as little as 50% of its maximum value. Our simulation models show that in m-plane LEDs the absence of polarization fields manifest not only the hole distribution more uniform among the wells but also the reduction in electron overflow out of electron blocking layer. These results suggest that the nonuniform distribution of holes and electron leakage current due to strong polarization fields are responsible for the relatively significant efficiency droop of conventional c-plane LEDs. The investigation of x-ray diffraction showed that the strain in a-plane GaN grown on r-plane sapphire could be mitigated. The average threading dislocation density estimated by transmission electron microscopy was reduced from 3x10(10) to 3.5x10(8) cm(-2). From the temperature-dependent photoluminescence, the quantum efficiency of the a-plane GaN was enhanced by the nanorod epitaxial lateral overgrowth (NRELOG). These results demonstrated the opportunity of achieving a-plane GaN films with low dislocation density and high crystal quality via NRELOG.Item type:Item, Numerical Study on Optimization of Active Layer Structures for GaN/AlGaN Multiple-Quantum-Well Laser Diodes(2008-09-01) ;Chen, Jun-Rong ;Ko, Tsung-Shine ;Su, Po-Yuan ;Lu, Tien-ChangKuo, Hao-ChungTheoretical analysis for different active layer structures is performed to minimize the laser threshold current of the ultraviolet GaN/AlGaN multiple-quantum-well laser diodes by using advanced device simulation. The simulation results show that the lower threshold current can be obtained when the number of quantum wells is two or three and the aluminum composition in the barrier layer is about 10%-12%. This result is attributed to several different effects including electron leakage current, nonuniform carrier distribution, interface charge density induced by spontaneous and piezoelectric polarization, and optical confinement factor. These internal physical mechanisms are investigated by theoretical calculation to analyze the effects of quantum-well number and different aluminum compositions in barrier layer on laser threshold properties. Furthermore, the effect of quantum-well thickness is discussed as well. It is found that the optimal quantum-well thickness is about 3 nm due to the balance of the advantages of a large confinement factor against the disadvantages of significant quantum-confined Stark effect (QCSE).Item type:Item, Numerical study on optimization of InGaN multi-quantum-well laser diodes with polarization-matched AlInGaN barrier layers(2009) ;Chen, Jun-Rong ;Ko, Tsung-Shine ;Su, Po-Yuan ;Lu, Tien-ChangKuo, Hao-ChungThe optical properties of InGaN multi-quantum-well laser diodes with different polarization-matched AlInGaN barrier layers have been investigated numerically by employing an advanced device simulation program. The use of quaternary polarization-matched AlInGaN barrier layers enhances the electron-hole wave function overlap due to the compensation of polarization charges between InGaN quantum well and AlInGaN barrier layer. According to the simulation results, it is found that among the polarization-matched quantum-well structures under study, lower threshold current and higher slope efficiency can be achieved simultaneously when the aluminum composition in AlInGaN barrier layers is about 10 similar to 15%. The optimal polarization-matched InGaN/AlInGaN laser diode shows lower threshold current and higher slope efficiency compared to conventional InGaN/InGaN laser diodes.Item type:Item, Observation of Polariton Dispersions for ZnO Microcavities in Strong Couple Regime(2010) ;Chen, Jun-Rong ;Lu, Tien-Chang ;Wu, Yung-Chi ;Lin, Shiang-ChiLiu, Wei-ReinCharacteristics of ZnO-based MCs with vacuum Rabi splitting of 72 meV are demonstrated. It is found that only the LPBs can be observed in ZnO MCs since the Rabi splitting pushes UPBs into scattering absorption.
