Item type:Item, A further investigation of effects of jet-disk separation distance on steady mixed convective vortex flow resulting from a confined impinging air jet(2009-11-01) ;Chen, K. M. ;Hsieh, F. C. ;Hsieh, J. C. ;Lin, T. F.機械工程學系We extend our previous study [J.C. Hsieh, T.F. Lin, Effects of jet-to-disk separation distance on the characteristics of mixed convective vortex flow in an impinging air jet confined in a cylindrical chamber, Int.J. Heat Mass Transfer 48 (2005) 511-525] here to further investigate how the jet-disk separation distance H affects the mixed convective vortex flow resulting from a round air jet impinging onto a heated horizontal circular disk confined in a vertical cylindrical chamber. The experiment is conducted for the jet-disk separation distance varying from 40.0 to 60.0 mm and the jet flow rate is varied from 0 to 12.0 slpm (standard liter per minute) for the jet Reynolds number Re(j) ranging from 0 to 1623. The temperature difference between the disk and the air injected into the chamber is varied from 0 to 25.0 degrees C for the Rayleigh number Ra ranging from 0 to 507,348. The data from the present study for the ratio H/D(j) = 4-6 are compared with our previous study for H/D(j) = 1-3. The results indicate that the critical jet Reynolds numbers for the onsets of the secondary and tertiary inertia-driven rolls and for the onset of the buoyancy-driven roll vary nonmonotonically with the jet-disk separation distance due to the complicate changes of the vortex flow structure with H. In the steady vortex flow, both the primary inertia-driven roll and the buoyancy-driven roll get larger at increasing jet-disk separation distance before they contact with each other for H/D(j) = 1 and 2. But for H/D(j) >= 3 the primary roll and buoyancy roll do not always grow at increasing H. Finally, empirical correlations are proposed for the critical conditions leading to the onsets of the inertia- and buoyancy-driven vortex rolls. (C) 2009 Elsevier Ltd. M. ;Wu, Y. H. ;Yeh, Y. S.Lee, W. I.Mirror-like and pit-free non-polar a-plane (11-20) GaN films are grown on r-plane (1-102) sapphire substrates using metalorganic chemical vapor deposition (MOCVD) with multilayer high-low-high temperature AlN buffer layers. The buffer layer structure and film quality are essential to the growth of a flat, crack-free and pit-free a-plane GaN film. The multilayer AlN buffer structure includes a thin low-temperature- deposited AlN (LT-AlN) layer inserted into the high-temperature-deposited AlN (HT-AlN) layer. The results demonstrate that the multilayer AlN buffer structure can improve the surface morphology of the upper a-plane GaN film. The grown multilayer AlN buffer structure reduced the tensile stress on the AlN buffer layers and increased the compressive stress on the a-plane GaN film. The multilayer AlN buffer structure markedly improves the surface morphology of the a-plane GaN film, as revealed by scanning electron microscopy. The effects of various growth V/III ratios was investigated to obtain a-plane GaN films with better surface morphology. The mean roughness of the surface was 1.02 nm, as revealed by atomic force microscopy. Accordingly, the multilayer AlN buffer structure improves the surface morphology and facilitates the complete coalescence of the a-plane GaN layer. (C) 2010 Elsevier B.V. H. ;Liu, C.Chen, K. M.We investigated a short-channel ferroelectric FinFET using a ferroelectric HfZrO thin film as gate dielectrics, and scaled down the channel length to 60 nm to study the short-channel effect and the ferroelectricity. The HfZrO FinFETs exhibited improved short-channel performance including subthreshold swing improvement and reduced drain-induced barrier lowering effect. By using pulsed I-V measurement method, we confirmed that the thickness tradeoff between HfZrO ferroelectric layer and buffered layer are critical to alleviate the influence of interface traps and simultaneously obtain the ferroelectricity in HfZrO FinFET devices with the consideration of sidewall traps. Interface traps may cause unwanted off-state leakage current and mismatching negative capacitance. Here, we demonstrated that the ferroelectric behavior can be achieved by simultaneously increasing HfZrO thickness to obtain the optimized polarization and adopt appropriate buffered layer to screen the traps effect under ferroelectric domain switching.
