R.In the paper, we describe the fabrication and performance characteristics of GaN-based vertical-cavity surface-emitting lasers (VCSELs) by optical pumping and current injection. According to the employment of high-quality and high-reflectivity AlN/GaN DBRs in the whole structure, the lasing action of optically pumped GaN-based VCSELs with hybrid mirrors has been observed at room temperature. Due to the excellent results of optically pumped GaN-based VCSELs with hybrid mirrors, we further demonstrated the lasing behavior of GaN-based VCSELs by continuous-wave current injection at 77 K. The laser has one dominated blue wavelength located at 462 nm with a linewidth of about 0.15 nm and the threshold injection current at 1.4 mA. The divergence angle and polarization ratio of the GaN-based VCSELs with hybrid mirrors are about 11.7 degrees and 80 %, respectively. A larger spontaneous coupling efficiency of about 7.5x10(-2) was also measured.Item type:Item, Buoyancy driven vortex flow and its stability in mixed convection of air through a blocked horizontal flat duct heated from below(2006-09-01) ;Chen, S. W. ;Shu, D. S. ;Lir, J. T. ;Lin, T. F.機械工程學系Experimental flow visualization combined with transient temperature measurement are carried out here to explore the possible stabilization of the buoyancy drive vortex flow in mixed convection of air in a bottom heated horizontal flat duct by placing a rectangular solid block on the duct bottom. Two acrylic blocks having dimensions 40 x 20 x 5 mm 3 (block A) and 40 x 20 x 10 mm(3) (block B) are tested. The blocks are placed on the longitudinal centerline of the duct bottom at selected locations. How the location and orientation of the rectangular block affect the stability of the regular vortex flow is investigated in detail. Experiments are conducted for the Reynolds number varying from 3 to 30 and Rayleigh number from 3000 to 6000, covering a wide range of the buoyancy-to-inertia ratio. For longitudinal vortex flow, the presence of either block near the duct entry causes the onset points of the longitudinal rolls to move significantly upstream especially for the roll pair directly behind the block. Besides, the longitudinal vortex flow in the exit portion of the duct is destabilized by the block. The transverse vortex flow is found to be only slightly affected by the block when it is placed in the exit half of the duct. Significant deformation of the transverse rolls is noted as they pass over the block. However, they restore to their regular shape in a short distance. Substantial decay in the transient flow oscillation results in the region right behind the block. Elsewhere the flow oscillates at nearly the same frequency and amplitude as that in the unblocked duct. When the block is placed near the duct entry, stabilization of the vortex flow behind the block is more pronounced. This flow stabilization is more prominent for block B with its height being twice of block A. Placing the block with its long sides normal to the forced flow direction can also enhance the flow stabilization. For the mixed longitudinal and transverse vortex flow, placing the block near the duct inlet causes the transverse rolls to change to regular or deformed longitudinal rolls in the duct depending on the buoyancy-to-inertia ratio and orientation of the block. The flow stabilization by the block is substantial. Again the stabilization of the mixed vortex flow can be enhanced by increasing the block height and length and by placing the block with its long sides normal to the forced flow direction. J. ;Liu, T. C.Kuo, H. C.We have investigated the lasing characteristics of GaN-based two-dimensional photonic crystal surface emitting lasers (PCSELs) with different PC lattice constants by using angled resolved spectroscopy. Due to the Bragg diffraction theory, normalized frequency of lasing wavelength of PCSELs can be exactly matched with three distinct band-edge frequencies (Gamma 1, K2, and M3) in the photonic band diagram. The three band-edge frequencies (Gamma 1, K2, and M3) have different emission angles corresponding to the normal direction of the sample (0 degrees, 29 degrees, and 59.5 degrees).Item type:Item, Modifications of MnO6 Octahedra in DyMnO3 under High Pressure(2010-01-01) ;Chou, T. L. ;Lee, J. M. ;Chen, S. A. ;Ishii, H.Hiraoka, N.Local geometry and electronic states of octahedrally coordinated Mn ions in orthorhombic DyMnO3 have been studied by partial-fluorescence-yield spin-selective x-ray absorption spectroscopy and in-situ Raman scattering. As evidenced in absorption near-edge structure and Raman spectra, the external pressure alleviates the MnO6 octahedral distortion and Jahn-Teller effect with enhanced octahedral tilt.Item type:Item, Pressure-dependent electronic structures in multiferroic DyMnO(3): A combined lifetime-broadening-suppressed x-ray absorption spectroscopy and ab initio electronic structure study(2010-10-21) ;Chen, J. M. ;Lee, J. M. ;Chou, T. L. ;Chen, S. A.Huang, S. W.Variations in the electronic structure and structural distortion in multiferroic DyMnO(3) were probed by synchrotron x-ray diffraction, lifetime-broadening-suppressed x-ray absorption spectroscopy (XAS), and ab initio electronic structure calculations. The refined x-ray diffraction data enabled an observation of a diminished local Jahn-Teller distortion of Mn sites within MnO(6) octahedra in DyMnO(3) on applying the hydrostatic pressure. The intensity of the white line in Mn K-edge x-ray absorption spectra of DyMnO(3) progressively increased with the increasing pressure. With the increasing hydrostatic pressure, the absorption threshold of an Mn K-edge spectra of DyMnO(3) shifted toward a greater energy, whereas the pre-edge line slightly shifted to a smaller energy. We provide the spectral evidence for the pressure-induced bandwidth broadening for manganites. The intensity enhancement of the white line in Mn K-edge spectra is attributed to a diminished Jahn-Teller distortion of MnO(6) octahedra in compressed DyMnO(3). A comparison of the pressure-dependent XAS spectra with the ab initio electronic structure calculations and full calculations of multiple scattering using the code FDMNES shows the satisfactory agreement between experimental and calculated Mn K-edge spectra. L. ;Lee, J. M. ;Chen, S. A.Chan, T. S.The variation of electronic states and structural distortion in highly compressed multiferroic TbMnO(3) was probed by x-ray diffraction (XRD) and x-ray absorption spectroscopy (XAS) using synchrotron radiation. Refined XRD data enabled observation of a reduced local Jahn-Teller (JT) distortion of Mn sites within MnO(6) octahedra in TbMnO(3) with increasing hydrostatic pressure. A progressively increasing intensity of the white line in Mn K-edge x-ray absorption spectra of TbMnO(3) was detected with increasing pressure. The absorption threshold of Mn K-edge spectra of TbMnO(3) is shifted toward higher energy, whereas the pre-edge peak is slightly shifted to lower energy with increasing hydrostatic pressure. We provide spectral evidence for pressure-induced bandwidth broadening for mangnites. The enhanced intensity of the white line and the shifted absorption threshold of Mn K-edge spectra are explained in terms of a reduced JT distortion of MnO(6) octahedra in compressed TbMnO(3). Comparison of XAS data with full-multiple-scattering calculations using code FDMNES shows satisfactory agreement between experimental and calculated Mn K-edge spectra.Item type:Item, Pressure-induced structural distortion of TbMnO3: A combined x-ray diffraction and x-ray absorption spectroscopy study(2009-04-01) ;Chen, J. H. ;Chang, S. -L. ;Cheng, B. -Y.Chen, S. W.To improve graphene-based multifunctional devices at nanoscale, a stepwise and controllable fabrication procedure must be elucidated. Here, a series of structural transition of bismuth (Bi) adatoms, adsorbed on monolayer epitaxial graphene (MEG), is explored at room temperature. Bi adatoms undergo a structural transition from one-dimensional (1D) linear structures to two-dimensional (2D) triangular islands and such 2D growth mode is affected by the corrugated substrate. Upon Bi deposition, a little charge transfer occurs and a characteristic peak can be observed in the tunneling spectrum, reflecting the distinctive electronic structure of the Bi adatoms. When annealed to similar to 500 K, 2D triangular Bi islands aggregate into Bi nanoclusters (NCs) of uniform size. A well-controlled fabrication method is thus demonstrated. The approaches adopted herein provide perspectives for fabricating and characterizing periodic networks on MEG and related systems, which are useful in realizing graphene-based electronic, energy, sensor and spintronic devices.Item type:Item, The Lasing Characteristics of GaN-based Two-dimensional Photonic Crystal Surface Emitting Lasers(2010) ;Chen, S. W. ;Kao, T. T. ;Wu, T. T. ;Lu, T. C.Kuo, H. C.GaN-based photonic crystal surface-emitting lasers(PCSELs) with AlN/GaN distributed Bragg reflectors were fabricated and analyzed. Different lasing characteristics of GaN-based PCSEL has been determeined and demonstrated by the PC lattice constants. The laser emission behavior covered the whole PC patterns of 50 mu m in diameter. Under the optical pumping at room temperature, the PCSEL with PC lattice constant of 230nm shows a threshold energy density of about 2.7 mJ/cm(2). Above the threshold, one dominated peak emits at 420.11 nm with a linewidth of 1.1 angstrom. The lasing wavelength emitted from PC lasers with different lattice constants occurs at the calculated band-edges provided by the PC patterns which further shows different polarization angles due to the light diffracted in specific directions, corresponding exactly to Gamma, K, and M directions in the K-space. The PCSEL also shows a characteristic temperature of 148K and a spontaneous emission coupling efficiency beta of about 5x10(-3). Besides, the coupled-wave model in the PC hexagonal-lattice is applied to distinguish the discrepancy in threshold power and the corresponding coupling coefficient. The results show the lasing actions within Gamma, K, and M modes have the substantial relation between the threshold energy density and the coupling coefficient.
