Item type:Item, A critical review on two-dimensional quantum dots (2D QDs): From synthesis toward applications in energy and optoelectronics(2019-11-01) ;Manikandan, Arumugam ;Chen, Yu-Ze ;Shen, Chih-Chiang ;Sher, Chin-WeiKuo, Hao-ChungRecent advances in the development of quantum dots (QDs) have offered new possibilities for the exploration of sensors, bio imaging, batteries, electrochemical water splitting and optoelectronic applications because of their intriguing optical, electrical, catalytic and electrochemical properties. Among QDs, atomically thin two-dimensional quantum dots (2D QDs) derived from graphene sheets, transition metal dichalcogenide (TMD) layers and phosphorene have been of considerable interest for the past few years. There have been several intensive studies of carbon QDs, but TMD QDs and heterostructures based on 2D QDs are rapidly advancing. Herein, the synthesis and properties of 2D QDs, particularly carbon and TMD QDs, are reviewed for the recent progress in their application toward electrochemical water splitting, photocatalytic wastewater treatment, supercapacitors, batteries and photodetectors. Moreover, the assembly of such 2D QDs to achieve industrial-scale production and boost their performance in widespread applications is emphasized.Item type:Item, An indoor light-activated 3D cone-shaped MoS2 bilayer-based NO gas sensor with PPb-level detection at room-temperature(2019-06-07) ;Chen, Yu-Ze ;Wang, Sheng-Wen ;Yang, Chun-Chuan ;Chung, Chieh-HanWang, Yi-ChungUtilization of light to boost the performance of gas sensors allows us to operate sensor devices at room temperature. Here, we, for the first time, demonstrated an indoor light-activated 3D cone-shaped MoS2 bilayer-based NO gas sensor with ppb-level detection operated at room-temperature. Large-area coneshaped (CS)-MoS2 bilayers were grown by depositing 2 nm-thick MoO3 layers on a 2'' three-dimensional (3D) cone-patterned sapphire substrate (CPSS) followed by a sulfurization process via chemical vapor deposition. Because the exposed area of MoS2 bilayers is increased by 30%, the CS-MoS2 gas sensor (GS) demonstrated excellent performance with a response of 470% and a fast response time of 25 s after exposure to 1 ppm of NO gas illuminated by ultraviolet (UV) light with a wavelength of 365 nm. Such extraordinary performance at room temperature is attributed to the enhanced light absorption because of the light scattering effect caused by the 3D configuration and photo-desorption induced by UV illumination. For NO concentrations ranging from 2 ppm down to 0.06 ppm, the CS-MoS2 GS demonstrated a stable sensing behavior with a high response and fast response time (470% and 25 s at 2 ppm NO) because of the light absorption enhanced by the 3D structure and photo-desorption under constant UV illumination. The CS-MoS2 GS exhibits a high sensitivity (189.2 R% ppm-1), allowing the detection of NO gas at 0.06 ppm in 130 s. In addition, the 3D cone-shaped structure prolonged the presence of sulfur vapor around MoO3, allowing MoO3 to react with sulfur completely. Furthermore, the CS-MoS2 GS using an indoor lighting to detect NO gas at room temperature was demonstrated for the first time where the CS-MoS2 GS exhibits a stable cycling behavior with a high response (165% at 1 ppm NO) in 50 s; for concentration as low as 0.06 ppm, the response of 75% in 150 s can be achieved.Item type:Item, Crystalline Engineering Toward Large-Scale High-Efficiency Printable Cu(In,Ga)Se-2 Thin Film Solar Cells on Flexible Substrate by Femtosecond Laser Annealing Process(2017-04-26) ;Chen, Shih-Chen ;She, Nian-Zu ;Wu, Kaung-Hsiung ;Chen, Yu-ZeLin, Wei-ShengInk-printing method emerges as a viable way for manufacturing large-scale flexible Cu(In,Ga)Se-2 (CIGS) thin film photovoltaic (TFPV) devices owing to its potential for the rapid process, mass production, and low-cost nonvacuum device fabrication. Here, we brought the femtosecond laser annealing (fs-LA) process into the ink-printing CIGS thin film preparation. The effects of fs-LA treatment on the structural and optoelectronic properties of the ink-printing CIGS thin films were systematically investigated. It was observed that, while the film surface morphology remained essentially unchanged under superheating, the quality of crystallinity was significantly enhanced after the fs-LA treatment. Moreover, a better stoichiometric composition was achieved with an optimized laser scanning rate of the laser beam, presumably due to the much reduced indium segregation phenomena, which is believed to be beneficial in decreasing the defect states of In-se, V-Se, and In-cu. Consequently, the shunt leakage current and recombination centers were enhancement in photovoltaic conversion efficiency. both greatly decreased, resulting in a near 20%Item type:Item, Environmentally and Mechanically Stable Selenium 1D/2D Hybrid Structures for Broad-Range Photoresponse from Ultraviolet to Infrared Wavelengths(2018-10-17) ;Chen, Yu-Ze ;You, Yen-Ting ;Chen, Pin Jung ;Li, DapanSu, Teng-YuSelenium (Se) is one of the potential candidates as photodetector because of its outstanding properties such as high photoconductivity (similar to 8 x 10(4) S cm(-1)), piezoelectricity, thermoelectricity, and nonlinear optical responses. Solution phase synthesis becomes an efficient way to produce Se, but a contamination issue that could deteriorate the electric characteristic of Se should be taken into account. In this work, a facile, controllable approach of synthesizing Se nanowires (NWs)/films via a plasma-assisted growth process was demonstrated at the low substrate temperature of 100 degrees C. The detailed formation mechanisms of nanowires arrays to thin films at different plasma powers were investigated. Moreover, indium (In) layer was used to enhance the adhesive strength with 50% improvement on a SiO2/Si substrate by mechanical interlocking and surface alloying between Se and In layers, indicating great tolerance for mechanical stress for future wearable devices applications. Furthermore, the direct growth of Se NWs/films on a poly(ethylene terephthalate) substrate was demonstrated, exhibiting a visible to broad infrared detection ranges from 405 to 1555 nm with a high on/off ratio of similar to 700 as well as the fast response time less than 25 ms. In addition, the devices exhibited fascinating stability in the atmosphere over one month.Item type:Item, Epitaxial Photostriction-Magnetostriction Coupled Self-Assembled Nanostructures(2012-08-01) ;Liu, Heng-Jui ;Chen, Long-Yi ;He, Qing ;Liang, Chen-WeiChen, Yu-ZeSelf-assembled vertical nanostructures take advantage of high interface-to-volume ratio and can be used to design new functionalities by the choice of a proper combination of constituents. However, most of the studies to date have emphasized the functional controllability of the nanostructures using external electric or magnetic fields. In this study, to introduce light (or photons) as an external control parameter in a self-assembled nanostructure system, we have successfully synthesized oxide nanostructures with CoFe2O4 nanopillars embedded in a SrRuO3 matrix. The combination of photostrictive SrRuO3 and magnetostrictive CoFe2O4 in the intimately assembled nanostructures leads to a light-induced, ultrafast change in magnetization of the CoFe2O4 nanopillars. Our work demonstrates a novel concept on oxide nanostructure design and opens an alternative pathway for the explorations of diverse functionalities in heteroepitaxial self-assembled oxide nanostructures.Item type:Item, Fabrication of a Highly Stable White Light-Emitting Diode With Multiple-Layer Colloidal Quantum Dots(2017-09-01) ;Hsu, Shun-Chieh ;Ke, Li-Ann ;Lin, Hsiu-Ching ;Chen, Teng-MingLin, Huang-YuA hybrid design by combination of colloidal quantum dots and a traditional light-emitting diode is demonstrated to realize a high-quality white source. The cadmium telluride quantum dots are wrapped in the sodium chloride ionic crystal to prevent from environmental corrosion. Three different colors (red, yellow, and green) are picked to provide a better color rendering capability. The single color layer sequence in the package can be properly designed to obtain the best spectrum output. A stable (over 1500 h of continuous operation) and high color rendering index (> 92) quantum dot white light-emitting diode can be demonstrated.Item type:Item, Femtosecond Laser Crystallization for Boosting the Conversion Efficiency of Flexible Ink-Printing Cu(In,Ga)Se-2 Thin Film Solar Cells(2017-01-01) ;Chen, Shih-Chen ;She, Nian-Zu ;Juang, Jenh-Yih ;Chen, Yu-ZeKuo, Hao-ChungWe have successfully demonstrated that the femtosecond laser annealing treatment can give rise to significant improvements in both crystalline structure and defects reduction for the nonvacuum ink-printing CIGS thin films without introducing melting effect.Item type:Item, High-performance solution-processed amorphous ZrInZnO thin-film transistors(2012-10-01) ;Chung, Ya-Wei ;Chen, Fang-Chung ;Chen, Ying-Ping ;Chen, Yu-ZeChueh, Yu-LunWe have developed amorphous zirconium-indium-zinc-oxide (ZrInZnO) as the channel layer to fabricate thin film transistors through a solution process. The best ZrInZnO transistor exhibited a field effect mobility of 3.80 cm2/Vs, an onoff ratio of similar to 107, a threshold voltage of 0.44 V and a subthreshold swing of 0.42 V/dec. The function of the Zr element was investigated through electrical and thin-film characterization. We found that Zr atoms behaved as effective carrier suppressors and the presence of Zr elements inhibited the crystallization of the InZnO phase. ((c) 2012 WILEY-VCH Verlag GmbH & Co. Nevertheless, the need for a high temperature and the relatively long process time within each cycle hinder the commercial development in terms of production cost. In this work, we demonstrate a fast (<3 min) and feasible approach to synthesizing a few-layers of WSe2 and MoSe2 on arbitrary substrates by a microwave-assisted selenization process. The transition metal dichalcogenides (TMDs) can be patterned by standard photolithography. Furthermore, controllable layered growth from horizontal to vertical alignment can be achieved, leading to an enhanced chemical catalytic activity caused by large edge sites (exposed areas). As a proof, a highly sensitive NO gas sensor based on vertical WSe2 was fabricated. Moreover, our microwave assisted selenization process can be further extended to achieve other two-dimensional TMD materials because of the simplicity of the process.Item type:Item, Monolithic 3D CMOS Using Layered Semiconductors(2016-04-06) ;Sachid, Angada B. ;Tosun, Mahmut ;Desai, Sujay B. ;Hsu, Ching-YiLien, Der-HsienMonolithic 3D integrated circuits using transition metal dichalcogenide materials and low-temperature processing are reported. As the thickness of the Pt film exceeds 5 nm, the PtSe2-layered film (five monolayers) exhibits a metallic behavior. A clear p-type semiconducting behavior of the PtSe2-layered film (approximate to trilayers) is observed with the average field effective mobility of 0.7 cm(2) V-1 s(-1) from back-gated transistor measurements as the thickness of the Pt film reaches below 2.5 nm. A full PtSe2 field effect transistor is demonstrated where the thinner PtSe2, exhibiting a semiconducting behavior, is used as the channel material, and the thicker PtSe2, exhibiting a metallic behavior, is used as an electrode, yielding an ohmic contact. Furthermore, photodetectors using a few PtSe2-layered films as an adsorption layer synthesized at the low temperature on a flexible substrate exhibit a wide range of absorption and photoresponse with the highest photocurrent of 9 mu A under the laser wavelength of 408 nm. In addition, the device can maintain a high photoresponse under a large bending stress and 1000 bending cycles.Item type:Item, Phase-Engineered Type-II Multimetal-Selenide Heterostructures toward Low-Power Consumption, Flexible, Transparent, and Wide-Spectrum Photoresponse Photodetectors(2018-05-29) ;Chen, Yu-Ze ;Wang, Sheng-Wen ;Su, Teng-Yu ;Lee, Shao-HsinChen, Chia-WeiPhase-engineered type-II metal-selenide heterostructures are demonstrated by directly selenizing indium-tin oxide to form multimetal selenides in a single step. The utilization of a plasma system to assist the selenization facilitates a low-temperature process, which results in large-area films with high uniformity. Compared to single-metal-selenide-based photodetectors, the multimetal-selenide photodetectors exhibit obviously improved performance, which can be attributed to the Schottky contact at the interface for tuning the carrier transport, as well as the type-II heterostructure that is beneficial for the separation of the electron-hole pairs. The multimetal-selenide photodetectors exhibit a response to light over a broad spectrum from UV to visible light with a high responsivity of 0.8 A W-1 and an on/off current ratio of up to 10(2). Interestingly, all-transparent photodetectors are successfully produced in this work. Moreover, the possibility of fabricating devices on flexible substrates is also demonstrated with sustainable performance, high strain tolerance, and high durability during bending tests.Item type:Item, Self-Assembled Epitaxial Core-Shell Nanocrystals with Tunable Magnetic Anisotropy(2015-09-02) ;Liao, Sheng-Chieh ;Chen, Yong-Lun ;Kuo, Wei-Cheng ;Cheung, JeffreyWang, Wei-ChengItem type:Item, Taper PbZr0.2Ti0.8O3 Nanowire Arrays: From Controlled Growth by Pulsed Laser Deposition to Piezopotential Measurements(2012-03-01) ;Chen, Yu-Ze ;Liu, Te-Hsiang ;Chen, Cheng-Ying ;Liu, Chin-HungChen, Szu-YingSingle crystalline PbZr0.2Ti0.8 (PIT) nanowires arrays (NWAs) with taper morphology were epitaxially grown on SrTiO3 (STO) substrate using pulse laser deposition. The taper morphology was attributed to the overcoating of PIT layer via a lateral growth of Pit clusters/adatoms during PIT NW growth.. The growth window for PZT film or nanowire was systematically studied at varied temperatures and pressures. The proposed growth mechanism of the taper PIT NWAs was investigated from a layer by layer growth via Frank-Van Der Merwe growth, followed by a formation of three-dimensional islands via Stranski-Krastanow growth, and then axial growth on the lowest energy (001) plane with growth direction of [001] via vapor-solid growth mechanism. However, under certain conditions such as at higher or lower pressure (>400 or <200 mTorr) or substrate temperatures (>850 degrees C and <725 degrees C), formation of the PIT NWs is suppressed while the epltaxial Pit thin film via the layer-by-layer growth remains. The controllable growth directions of the PZT NWAs on (001), (110), and (111) STO substrates were demonstrated. The piezopotential of the taper PIT NWAs using a conducting atomic force microscope with the average voltage output of similar to 18 mV was measured. The theoretical piezopotential of a PIT NW was calculated to compare with the measured outputs, providing a comprehensively experimental and theoretical understanding of the piezoelectricity for the PZT NW.Item type:Item, Ultrahigh-Gain Photodetectors Based on Atomically Thin Graphene-MoS2 Heterostructures(2014-01-23) ;Zhang, Wenjing ;Chuu, Chih-Piao ;Huang, Jing-Kai ;Chen, Chang-HsiaoTsai, Meng-LinDue to its high carrier mobility, broadband absorption, and fast response time, the semi-metallic graphene is attractive for optoelectronics. Another two-dimensional semiconducting material molybdenum disulfide (MoS2) is also known as light-sensitive. Here we show that a large-area and continuous MoS2 monolayer is achievable using a CVD method and graphene is transferable onto MoS2. We demonstrate that a photodetector based on the graphene/MoS2 heterostructure is able to provide a high photogain greater than 108. Our experiments show that the electron-hole pairs are produced in the MoS2 layer after light absorption and subsequently separated across the layers. Contradictory to the expectation based on the conventional built-in electric field model for metal-semiconductor contacts, photoelectrons are injected into the graphene layer rather than trapped in MoS2 due to the presence of a perpendicular effective electric field caused by the combination of the built-in electric field, the applied electrostatic field, and charged impurities or adsorbates, resulting in a tuneable photoresponsivity.
