Item type:Item, High Device Yield of Resistive Switching Characteristics in Oxygen-Annealed SrZrO(3) Memory Devices(2011-04-01) ;Lin, Meng-Han ;Wu, Ming-Chi ;Huang, Yi-Han ;Lin, Chen-HsiTseng, Tseung-YuenThis paper reports the effects of rapid thermal annealing (RTA) on resistive switching (RS) characteristics and mechanisms of SrZrO(3) (SZO)-based memory devices. SZO thin films were deposited on LaNiO(3) (LNO) (100)/Pt/Ti/SiO(2)/Si using radio-frequency magnetron sputtering and were followed by an RTA process in N(2), Ar, and O(2) ambients, respectively, at various temperatures for improving RS performance. Experimental results indicate that an SZO device annealed in O(2) at 600 degrees C (O(2)-600) exhibits stable RS properties and has a high device yield (similar to 90%), a reliable retention characteristic (up to 1 x 10(6) s at 100 degrees C), and steady nondestructive readout properties (over 1.4 x 10(4) s at 100 degrees C). However, by increasing RTA temperature to more than 700 degrees C, random formation of LNO (110) precipitates on the bottom surface of SZO grains might shorten the effective thickness of the SZO thin films. Furthermore, a strong electric field possibly occurs at the region between Al top electrodes and low-resistivity LNO precipitates. It is speculated that an RS phenomenon, which occurs within SZO grains instead of on grain boundaries, easily leads to RS failure, further resulting in severe degradation of device yield in the O(2)-700 and O(2)-800 devices. When compared with other devices, O(2)-600 SZO memory devices exhibit highly reliable RS characteristics.Item type:Item, High Device Yield of Resistive Switching Characteristics in Oxygen-Annealed SrZrO3 Memory Devices(2011-04-01) ;Lin, Meng-Han ;Wu, Ming-Chi ;Huang, Yi-Han ;Lin, Chen-HsiTseng, Tseung-YuenThis paper reports the effects of rapid thermal annealing (RTA) on resistive switching (RS) characteristics and mechanisms of SrZrO3 (SZO)-based memory devices. The aim of this study was to survey the epidemiology and molecular characteristics of fluoroquinolone-nonsusceptible S. pyogenes in Taiwan. A total of 350 consecutive S. pyogenes isolates were collected between January 2005 and December 2012, including 152 (43.4%) invasive and 198 (56.6%) noninvasive isolates. Thirty-nine isolates (11.1%) of S. pyogenes were nonsusceptible to fluoroquinolones, including one emm1/ST28, 4 emm4/ST39, 33 emm12/ST36, and 1 emm87/5T62. Of all the isolates, emm12 (50%) demonstrated the highest prevalence of fluoroquinolone nonsusceptibility. Alterations of Ser79Phe and Ala12Val in ParC were the most frequently mutations in fluoroquinolone-nonsusceptible S. pyogenes isolates. There were no amino acid substitutions in GyrB, and 1 emm87 isolate exhibited 3 nonsynonymous mutations in ParE. Our study reveals the emergence of fluoroquinolone-nonsusceptible S. pyogenes emm12/ST36 in Taiwan. Regular surveillance of fluoroquinolone susceptibility in S. pyogenes is suggested. Using the LED as a light source would promote energy saving lighting for household illumination purposes. We used the LightTools and DIALux software to design and simulate different standards of illuminance, different correlated color temperatures and different color rendering indices for household environments. The power consumption and efficiency of traditional illuminated light sources and an LED light source with the same standard of illuminance for lighting the household environment were analyzed and compared with each other. Finally, our results show the advantages of using white-light LEDs for lighting and household illumination.Item type:Item, Simulation and Comparison of the Lighting Efficiency for Household Illumination with LEDs and Fluorescent Lamps(2013-10-01) ;Sun, Wen-Shing ;Tien, Chuen-Lin ;Pan, Jui-Wen ;Yang, Tsung-HsunTsuei, Chih-HsuanThe design of the LEDs lighting in general household illumination was proposed and compared with the fluorescent lighting in this study.
