Item type:Item, Low operation voltage macromolecular composite memory assisted by graphene nanoflakes(2013) ;Lai, Ying-Chih ;Wang, Di-Yan ;Huang, I-Sheng ;Chen, Yu-TingHsu, Yung-HsuanThe trend towards simple and low-cost processing is one of the most important for macromolecular memory development. Here, bistable memory devices using a solution-processable active material, a mixture of graphene nanoflakes (GNFs) and insulating poly(vinyl alcohol) (PVA), are investigated, which serve as the first example for the direct integration of as-prepared nanoscale graphene into macromolecular memory devices through a one-step low-temperature processing method. Bistable electrical switching behavior and nonvolatile rewritable memory effects are realized by using an indium-tin-oxide/GNF-PVA/silver (ITO/GNF-PVA/Ag) sandwich structure. The resulting device exhibits low operation voltages of +1.4 V (turn-on) and -1.3 V (turn-off), which is promising for memory cells with low power consumptions. The programmable ON- and OFF-states possess a retention time of over 10(4) s and endure up to 10(7) read pulses. The carrier transport in the OFF- and ON-states follows the typical trap-limited space charge limited current and Ohmic laws, respectively. The asymmetric electrical switch behavior is therefore attributed to conducting filaments formed in the PVA layer assisted by the charged GNFs that induce the transition of the conductivity. Our study provides a potential approach for integrating as-prepared graphene into macromolecular memory devices with excellent performances through a simple solution-process.Item type:Item, Low-Voltage Operational, Low-Power Consuming, and High Sensitive Tactile Switch Based on 2D Layered InSe Tribotronics(2019-05-09) ;Li, Mengjiao ;Yang, Feng-Shou ;Hsiao, Yung-Chi ;Lin, Che-YiWu, Hsing-MeiElectronics based on layered indium selenide (InSe) channels exhibit promising carrier mobility and switching characteristics. Here, an InSe tribotronic transistor (denoted as w/In InSe T-FET) obtained through the vertical combination of an In-doped InSe transistor and triboelectric nanogenerator is demonstrated. The w/In InSe T-FET can be operated by adjusting the distance between two triboelectrification layers, which generates a negative electrostatic potential that serves as a gate voltage to tune the charge carrier transport behavior of the InSe channel. Benefiting from the surface charging doping of the In layer, the w/In InSe T-FET exhibits high reliability and sensitivity with a large on/off current modulation of 10(6) under a low drain-source voltage of 0.1 V and external frictional force. To demonstrate its function as a power-saving tactile sensor, the w/In InSe T-FET is used to sense INSE in Morse code and power on a light-emitting diode. This work reveals the promise of 2D material-based tribotronics for use in nanosensors with low power consumption as well as in intelligent systems.Item type:Item, Multifunctional full-visible-spectrum optoelectronics based on a van der Waals heterostructure(2019-12-01) ;Yang, Shih-Hsien ;Lee, Ko-Chun ;Tsai, Meng-Yu ;Chang, Yuan-MingLin, Che-YiMultifunctional devices are expected to allow development of low-cost, highly integrated, and energy-efficient electronics for the internet of things (IoT) era. Here, we demonstrate an all-two-dimensional ReSe2/h-BN/graphene heterostructure (ReSe2 HS) consisting of a vertically coupled ReSe2 field-effect transistor and charge storage component, which possesses multifunctional characteristics for use in electronics and optoelectronics. As an electrically controlled non-volatile memory (NVM), the ReSe2 HS delivers high-performance multilevel data storage with a readout on/off current ratio exceeding 10(5) and excellent durability (> 10(4) s) at an ultralow V-ds of 50 mV, which benefits to the development of power saving devices. The ReSe2 HS design and high-photoresponsivity ReSe2 channel also achieve an energy efficient optical NVM with full-visible-spectrum distinction. Besides, the ReSe2 HS displays unique ambipolarity to operate as either an inverter or frequency doubler. We further propose a power-free ReSe2 HS optical memory matrix to simplify imaging systems. The ReSe2 HS shows promise for use in light-programmable information storage systems and neuromorphic computation with low power consumption.Item type:Item, Self-Powered, Self-Healed, and Shape-Adaptive Ultraviolet Photodetectors(2020-02-26) ;Tsai, Meng-Shian ;Shen, Tien-Lin ;Wu, Hsing-Mei ;Liao, Yu-MingLiao, Yu-KuangThe emergence of self-healing devices in recent years has drawn a great amount of attention in both academics and industry. Self-healed devices can autonomically restore a rupture as unexpected destruction occurs, which can efficiently prolong the life span of the devices; hence, they have an enhanced durability and decreased replacement cost. As a result, integration of wearable devices with self-healed electronics has become an indispensable issue in smart wearable devices. In this study, we present the first self-powered, self-healed, and wearable ultraviolet (UV) photodetector based on the integration of agarose/poly(vinyl alcohol) (PVA) double network (DN) hydrogels, which have the advantages of good mechanical strength, self-healing ability, and tolerability of multiple types of damage. With the integration of a DN hydrogel substrate, the photodetector enables 90% of the initial efficiency to be restored after five healing cycles, and each rapid healing time is suppressed to only 10 s. The proposed device has several merits, including having an all spray coating, self-sustainability, biocompatibility, good sensitivity, mechanical flexibility, and an outstanding healing ability, which are all essential to build smart electronic systems. The unprecedented self-healed photodetector expands the future scope of electronic skin design, and it also offers a new platform for the development of next-generation wearable electronics.
