Item type:Item, 0.66 mu m InGaP/InGaAlP single quantum well microdisk lasers(1998-06-01) ;Pan, JS ;Cheng, PH ;Lee, TD ;Lai, YCTai, KCVisible emitting microdisk lasers with single InGaP/InGaAlP quantum well were demonstrated for the first time. Large spontaneous emission factors beta of 0.12 and 0.08 were observed for 5 and 10 mu m diameter disks, respectively.Item type:Item, Effect of annealing on low-threshold-current large-wavelength InGaAs quantum well vertical-cavity laser(2006-02-01) ;Chen, IL ;Hsu, WC ;Kuo, HC ;Sung, CPChiou, CHAn emission wavelength record emission wavelength of 1245 nm in double InGaAs/GaAs quantum wells without a strain-compensated barrier is obtained by metalorganic chemical vapor deposition (MOCVD). The effect of annealing on highly strained InGaAs quantum wells is analyzed using phtoluminanescence spectra. By comparing devices p-type distributed Bragg reflector (p-DBR) growth temperatures, the preliminary results indicate that a device with a low p-DBR growth temperature of 670 degrees C exhibits a low threshold current and a high light output power. A threshold current of 6.7 mA in an InGaAs vertical-cavity surface emitting laser (VCSEL) in CW operation is realized with an emission spectrum up to 1.26 mu m.Item type:Item, Far-field emission narrowing effect of microdisk lasers(1998-05-04) ;Lee, TD ;Cheng, PH ;Pan, JS ;Tsai, RSLai, YFar-field intensity distribution of semiconductor microdisk lasers is experimentally measured and the emission angle is found to be much smaller than that of a planar source with the same near-held width. In fact the emission angle is determined mainly by the disk radius instead of the disk thickness. A scalar diffraction theory in the cylindrical coordinate is developed to explain such an emission-angle-narrowing phenomenon and numerical calculation based on a vectorial diffraction theory is carried out to explain the measured polarization state. The optimized windows of the V/III ratio of the InGaAs layer and the growth rate of the barrier are first investigated on thease highly strained QWs. By an appropriate choice of the growth conditions, we extend the room-temperature photoluminescence (PL) wavelength of InGaAs QWs to 1245 nm, which corresponds to an indium content of 42%. A GaAs-based InGaAs vertical-cavity surface-emitting laser (VCSEL) at an emission wavelength of 1.28 mu m with a large detuning of 90 nm has been realized by the use of highly strained InGaAs QWs.Item type:Item, Low-threshold-current-density, long-wavelength, highly strained InGaAs laser grown by metalorganic chemical vapor deposition(2005-10-01) ;Chen, IL ;Hsu, WC ;Kuo, HC ;Yu, HCSung, CPA long-emission-wavelength laser with multiple InGaAs/GaAs quantum wells without a strain-compensated barrier was grown by metalorganic chemical vapor deposition (MOCVD). InGaAs quantum well (QW) broad-area laser diodes with an emission wavelength of up to 1214 nm were realized. A measured room-temperature threshold current density of only 173 A/cm(2) for a 2-mm-cavity device and a transparency current density of 66 A/cm(2) were obtained. The internal quantum efficiency and laser cavity loss were 67% and 6 cm(-1), respectively.Item type:Item, Mode emission characteristics of semiconductor microdisc and microring lasers(1996-10-01) ;Lee, TD ;Cheng, PH ;Pan, JS ;Tai, KLai, YWe fabricate both microdisc and microring InGaAsP-InGaAs quantum well semiconductor lasers using an etching-and-bonding technique. Their emission properties are studied by optical pumping at 77 K. Single mode lasing is achieved for discs with a diameter of 5 mu m. Multimode emission is observed for rings with larger diameters. Both fundamental and higher order lasing modes are observed and are found to exhibit interesting emission characteristics.Item type:Item, Mode emission properties of semiconductor micro-disk and micro-ring lasers(1999) ;Lee, TD ;Cheng, PH ;Pan, JS ;Tai, KLai, YWe have successfully fabricated optically pumped semiconductor micro-disk and micro-ring lasers under the InGaAsP/InGaAs system at the 1.5 mu m wavelength and under the InGaP/InGaAlP system at the 0.66 mu m wavelength. The spontaneous emission factor beta of these micro-lasers is estimated directly from their output-pump curves and its dependence on the cavity volume is verified. Interesting phenomena regarding the far-field emission pattern and lasing linewidth of these micro-cavity lasers are experimentally observed and theoretically studied.Item type:Item, Quaternary AlInGaN multiple quantum well 368 nm light-emitting diode(2006-01-25) ;Wang, TC ;Kuo, HC ;Lee, ZH ;Chuo, CCTsai, MYWe report high output power from AlInGaN multiple quantum well (MQW) ultraviolet light-emitting diodes. The high Al containing cladding layer, electron blocking layer and p-contact layer were chosen for transparency at 365 nm to reduce the internal absorption, reduce electron overflow and enhance output power. The UV output power was as high as 1.52 mW at 20 mA at 368 nm under room temperature CW operation. The maximum output power in CW operation is 11 mW at 170 mA. In this letter, we demonstrate a helpful and easy way to measure and calculate the junction temperature of AlInGaN UVLEDs. (c) 2005 Elsevier B.V. The spontaneous emission factor beta in such micro-rings of 5 mu m diameter and 0.2 x 0.5 mu m(2) cross-section is 0.16, which is four times that in micro-disk lasers of the same diameter. The result confirms for the first time that the micro-ring being a lower dimensional photonic system has a larger beta. Study of beta versus the cavity size indicates that the observed spontaneous emission factor is approximately the reciprocal of the normalized cavity volume, when normalization is done to the cubic of the wavelength in the medium.
