Item type:Item, Demonstration of 3D Vertical RRAM with Ultra Low-leakage, High-selectivity and Self-compliance Memory Cells(2015) ;Luo, Qing ;Xu, Xiaoxin ;Liu, Hongtao ;Lv, HangbingGong, TianchengDeveloping high performance self-selective cell (SSC) is one of the most critical issues of the integration of 3D vertical RRAM (V-RRAM). In this work, a four-layer V-RRAM array, with high performance HfO2/mixed ionic and electronic conductor (MIEC) bilayer SSC, was demonstrated for the first time. Several salient features were achieved, including ultra-low half-select leakage (<0.1 pA), very high nonlinearity (>10(3)), low operation current (nA level), self-compliance, high endurance (>10(7)), and robust read/write disturbance immunity.Item type:Item, Effect of the surface-plasmon-exciton coupling and charge transfer process on the photoluminescence of metal-semiconductor nanostructures(2013) ;Yin, Jun ;Yue, Chuang ;Zang, Yashu ;Chiu, Ching-HsuehLi, JinchaiThe effect of direct metal coating on the photoluminescence (PL) properties of ZnO nanorods (NRs) has been investigated in detail in this work. The direct coating of Ag nanoparticles (NPs) induces remarkable enhancement of the surface exciton (SX) emissions from the ZnO NRs. Meanwhile, the charge transfer process between ZnO and Ag also leads to notable increment of blue and violet emissions from Zn interstitial defects. A thin SiO2 blocking layer inserted between the ZnO and Ag has been demonstrated to be able to efficiently suppress the defect emission enhancement caused by the direct contact of metal-semiconductor, without weakening the surface-plasmon-exciton coupling effect. A theoretical model considering the type of contacts formed between metals, ZnO and blocking layer is proposed to interpret the change of the PL spectra.Item type:Item, Fully CMOS Compatible 3D Vertical RRAM with Self-aligned Self-selective Cell Enabling Sub-5nm Scaling(2016) ;Xu, Xiaoxin ;Luo, Qing ;Gong, Tiancheng ;Lv, HangbingLong, ShibingIn low cost vertical resistive switching memory (VRRAM), the inter-layer leakage becomes a serious problem, primarily resulting from the ultimate scaling in the vertical dimension. In this work, for the first time, we present a novel approach of fabricating 3D VRRAM using self-aligned self-selective RRAM to effectively address such challenge. By successfully suppressing the inter-layer leakage, the scaling limit of VRRAM could be extended beyond 5 nm. Other benefits, such as high nonlinearity (> 10(3)), low power consumption (sub-mu A), robust endurance and excellent disturbance immunity, were also demonstrated.Item type:Item, Influence of Metal-Organic Framework Porosity on Hydrogen Generation from Nanoconfined Ammonia Borane(2017-12-14) ;Chung, Jing-Yang ;Liao, Chi-Wei ;Chang, Yi-Wei ;Chang, Bor KaeWang, HaoHydrogen released from chemical hydride ammonia borane (AB, NH3BH3) can be greatly improved when AB is confined in metal-organic frameworks (MOFs), showing reduced decomposition temperature and suppressed unwanted byproducts. However, it is still debatable whether the mechanism of improved AB dehydrogenation is due to catalysis or nanosize. In this research, selected MOF (IRMOF-1, IRMOF-10, UiO-66, UiO-67, and MIL-53(Al)) were chosen to explore both catalytic effect of the metal clusters and the manipulation of pore size for nanoconfinement by variations in ligand length. When AB particle size was restricted by the controlled micropores of MOFs, we observed that the decomposition temperature was not correlated to the MOF catalytic environment, but inversely proportional to the reciprocal of the particle size. The results correspond well with the derived thermodynamic model for AB decomposition considering surface tension of nanoparticles.Item type:Item, miRTarBase 2020: updates to the experimentally validated microRNA-target interaction database(2020-01-08) ;Huang, Hsi-Yuan ;Lin, Yang-Chi-Dung ;Li, Jing ;Huang, Kai-YaoShrestha, SirjanaMicroRNAs (miRNAs) are small non-coding RNAs (typically consisting of 18-25 nucleotides) that negatively control expression of target genes at the post-transcriptional level. Owing to the biological significance of miRNAs, miRTarBase was developed to provide comprehensive information on experimentally validated miRNA-target interactions (MTIs). To date, the database has accumulated >13,404 validated MTIs from 11,021 articles from manual curations. In this update, a text-mining system was incorporated to enhance the recognition of MTI-related articles by adopting a scoring system. In addition, a variety of biological databases were integrated to provide information on the regulatory network of miRNAs and its expression in blood. Not only targets of miRNAs but also regulators of miRNAs are provided to users for investigating the up- and downstream regulations of miRNAs. Moreover, the number of MTIs with high-throughput experimental evidence increased remarkably (validated by CLIP-seq technology). In conclusion, these improvements promote the miRTarBase as one of the most comprehensively annotated and experimentally validated miRNA-target interaction databases.Item type:Item, Nonvolatile Crossbar 2D2R TCAM with Cell Size of 16.3 F-2 and K-means Clustering for Power Reduction(2018-01-01) ;Zhou, Keji ;Xue, Xiaoyong ;Yang, Jianguo ;Xu, XiaoxinLv, HangbingA 28nm 16Kb nonvolatile ternary content addressable memory (nvTCAM) test chip based on logic-compatible resistive memory (ReRAM) is demonstrated with high density and low power for packet routing in network applications. The crossbar array exhibits a smallest cell size of 16.3F(2) by using 2-diode-2-ReRAM (2D2R) nvTCAM cell, useful for further 3-dimension (3D) stacking. K-means clustering is employed to allocate the storage of routing table entry for given bank count. Then the search of destination IP address can be classified and confined to a specific bank, reducing active banks for power saving. Evaluations show >3X improvement in cell density and >70% reduction in search energy with limited overhead in silicon area for bank count of four.Item type:Item, Oxygen-selective adsorption in RPM3-Zn metal organic framework(2017-06-29) ;Wang, Cheng-Yu ;Wang, Linxi ;Belnick, Andrew ;Wang, HaoLi, JingDevelopment of an oxygen selective adsorbent is anticipated to reduce the material and energy requirements for adsorptive separations of air by a factor of four, due to the relative concentrations of N-2 and O-2 in air, thereby decreasing the parasitic energy losses, carbon dioxide emissions, and cost of oxygen purification via pressure-swing adsorption. Here, we report that RPM3-Zn (a. k. a. Zn-2(bpdc)(2)(bpee); bpdc = 4,4'-biphenyldicarboxylate; bpee = 1,2-bipyridylethene) is oxygen selective over nitrogen at temperatures from 77 K to 273 K, although the oxygen capacity of the sorbent decreased markedly at increasing temperatures. Due to an oxygen diffusivity that is similar to 1000-fold greater than nitrogen, the effective oxygen selectivity increases to near infinity at low temperature at equal contact times due to N2 mass transfer limitations for gate-opening. The kinetic limitation for N-2 to open the structure has a sharp temperature dependence, suggesting this effective kinetic selectivity may be "tuned in" for other flexible metalorganic- frameworks. Although the low temperature oxygen selectivity is not practical to displace cryogenic distillation, the results suggest a new mechanism for tailoring materials for kinetic selectivity, namely, capitalizing upon the delayed opening process for a particular gas relative to another.
