Item type:Item, A Unique Approach to Generate Self-Aligned T-Gate Transistors in Counter-Doped Poly-Si With High Etching Selectivity and Isotropy(2020-03-01) ;Huang, Y. -A. ;Liang, C. -Y. ;Peng, K. -P. ;Chen, K. -M.Huang, G. -W.A unique approach for fabricating poly-Si thin-film transistors (TFTs) with self-aligned T-shaped gate (T-gate) structure is reported. A counter-doped poly-Si process comprises an in-situ doped n(+) poly-Si deposition followed by a subsequentshallow implantation of BF2+. Both high etching isotropy in n(+) poly-Si and high etching selectivity between n(+) poly-Si and B-doped poly-Si in a Cl-2-based plasma process are the key enablers for the fabrication of our T-gate structures. Thanks to good control in the shape and deformation of our T-gate structure, sidewall air-gap spacers in combination with self-aligned Ni silicided gate and source/drain were established. High-performance sub-micron poly-Si TFTs are evidenced by superior transfer characteristics measured on TFTs with effective gate length of 0.15 mu m . The unique T-gate structure provides an effective way for possible production of poly-Si radio-frequency TFTs viable for emerging new applications.Item type:Item, Mesomorphic behaviors of a series of heterocyclic benzothiazole-imine-ester-based liquid crystals(2019-01-01) ;Foo, K. -L. ;Ha, S. -T. ;Yeap, G. -Y. ;Lin, H. -C.材料科學與工程學系A series of new calamitic liquid crystals, 2-[4-(4-alkoxybenzoyloxy) benzylidenamino]benzothiazoles comprising a heterocyclic (benzothiazole) and two phenyl rings core system, terminal alkoxy chain, imine and ester linkers were prepared and characterized. This series comprises eight members wherein the members vary by the length of alkoxy chain (CnH2n+1O-, where n = 4, 6, 8, 10, 12, 14, 16, 18). Spectral analysis results were in conformity with the expected structure. Their thermotropic behaviors were studied by using differential scanning calorimetry, optical polarizing microscopy and powder X-ray diffraction techniques. A single mesophase (nematic) was observed for the first member of the series (n = 4). As the alkoxy chain increased to n = 6, 8, 10, 12, 14, the nematic phase appeared together with an additional SmA phase. When moving from n = 16 until the highest member (n = 18), the nematic phase disappeared and these compounds only exhibited a single mesophase (SmA).Item type:Item, MOTION OF MISCIBLE MAGNETIC FLUIDS IN A VERTICAL CAPILLARY TUBE(2008-12-01) ;Chen, C. -Y. ;Lin, H. -C. ;Tsai, W. -K. ;機械工程學系Department of Mechanical EngineeringAn experimental study of miscible magnetic fluid motion in a vertical capillary tube is presented. Transporting ferrofluids is dominated by a dimensionless magnetic number Ma, which characterizes the ratio of upward magnetic force to the downward gravity. Two distinct stages of motion, referred to as the sub-critical mode of finite lift and the effective transportation, are identified. These two modes are determined by the values of the sub-critical magnetic number Ma(sub) and critical magnetic number Ma(cr) respectively. For the cases of sub-critical mode (Ma(sub) < Ma < Ma(cr)), the ferrofluids are lifted to quasi-equilibrium heights, which are nearly proportional to the magnetic number Ma. As for the situations of effective transportation (Ma > Ma(cr)), a penetrating finger of ferrofluids is formed similar to the conventional miscible displacements. A dimensionless proportionality of fingertip velocity v, magnetic number Ma and field distribution profile f(z) is obtained as v similar to Ma(1/2) f(z) by scaling arguments. This proportional correlation shows a good agreement with the experiments.Item type:Item, Parameter extraction in polysilicon nanowire MOSFETs using new double integration-based procedure(2010-06-01) ;Ortiz-Conde, A. ;Rey, A. D. Latorre ;Liu, W. ;Chen, W. -C.Lin, H. -C.A new double integration-based method to extract model parameters is applied to experimental polysilicon nanowire MOSFETs. The threshold voltage and Subthreshold Slope factor are extracted from noisy measured current-voltage characteristics. It is shown that the present method offers advantages over previous extraction procedures regarding data noise reduction. In addition, the normalized mutual integral difference operator method is scrutinized and an improvement of the method is presented. (C) 2010 Elsevier Ltd. This series consists of nine members wherein they are differed by the length of alkoxy chain. Spectral analysis results were in accordance with the expected structure. Their thermotropic behaviors were analyzed with Differential Scanning Calorimetry (DSC), Polarizing Optical Microscopy (POM) and powder X-ray diffraction techniques. First member with the shortest alkoxy chain (n = 2) is a non-mesogen. As the alkoxy chain increased to n = 4, the monotropic nematic phase appeared. An enantiotropic mesophase (nematic) was observed for the following three members (n = 6, 8, 10). As the alkoxy chain increased to n = 12, enantiotropic nematic phase exhibited together with monotropic smectic A (SmA) phase. As the alkoxy chain continuously increased to n = 14 and 16, enantiotropic phases were observed for both N and SmA. When moving to n = 18, the nematic phase disappeared and this compound only exhibited a single mesophase (SmA).
