Item type:Item, Breakthrough to Non-Vacuum Deposition of Single-Crystal, Ultra-Thin, Homogeneous Nanoparticle Layers: A Better Alternative to Chemical Bath Deposition and Atomic Layer Deposition(2017-04-01) ;Liao, Yu-Kuang ;Liu, Yung-Tsung ;Hsieh, Dan-Hua ;Shen, Tien-LinHsieh, Ming-YangMost thin-film techniques require a multiple vacuum process, and cannot produce high-coverage continuous thin filmswith the thickness of a fewnanometers on rough surfaces. We present a new "paradigm shift" non-vacuum process to deposit high-quality, ultra-thin, single-crystal layers of coalesced sulfide nanoparticles (NPs) with controllable thickness down to a few nanometers, based on thermal decomposition. This provides high-coverage, homogeneous thickness, and large-area deposition over a rough surface, with little material loss or liquid chemical waste, and deposition rates of 10 nm/min. This technique can potentially replace conventional thin-film deposition methods, such as atomic layer deposition (ALD) and chemical bath deposition (CBD) as used by the Cu(In, Ga) Se2 (CIGS) thin-film solar cell industry for decades. We demonstrate 32% improvement of CIGS thin-film solar cell efficiency in comparison to reference devices prepared by conventional CBD deposition method by depositing the ZnS NPs buffer layer using the new process. The new ZnS NPs layer allows reduction of an intrinsic ZnO layer, which can lead to severe shunt leakage in case of a CBD buffer layer. This leads to a 65% relative efficiency increase.Item type:Item, Crystalline Engineering Toward Large-Scale High-Efficiency Printable Cu(In,Ga)Se-2 Thin Film Solar Cells on Flexible Substrate by Femtosecond Laser Annealing Process(2017-04-26) ;Chen, Shih-Chen ;She, Nian-Zu ;Wu, Kaung-Hsiung ;Chen, Yu-ZeLin, Wei-ShengInk-printing method emerges as a viable way for manufacturing large-scale flexible Cu(In,Ga)Se-2 (CIGS) thin film photovoltaic (TFPV) devices owing to its potential for the rapid process, mass production, and low-cost nonvacuum device fabrication. Here, we brought the femtosecond laser annealing (fs-LA) process into the ink-printing CIGS thin film preparation. The effects of fs-LA treatment on the structural and optoelectronic properties of the ink-printing CIGS thin films were systematically investigated. It was observed that, while the film surface morphology remained essentially unchanged under superheating, the quality of crystallinity was significantly enhanced after the fs-LA treatment. Moreover, a better stoichiometric composition was achieved with an optimized laser scanning rate of the laser beam, presumably due to the much reduced indium segregation phenomena, which is believed to be beneficial in decreasing the defect states of In-se, V-Se, and In-cu. Consequently, the shunt leakage current and recombination centers were enhancement in photovoltaic conversion efficiency. both greatly decreased, resulting in a near 20%Item type:Item, Design of novel TiO2-SiO2 core-shell helical nanostructured anti-reflective coatings on Cu(In,Ga)Se-2 solar cells with enhanced power conversion efficiency(2019-05-14) ;Chen, Chia-Wei ;Tsai, Hung-Wei ;Wang, Yi-Chung ;Su, Teng-YuYang, Chen-HuaIntroducing an anti-reflective coating (ARC) is the last step of fabricating Cu(In,Ga)Se-2 solar cells with enhanced photo-generated current by reducing the reflectance of visible light. The use of nanostructures in ARC has been intensively investigated because this can prolong the optical path length by a scattering effect or by the formation of a refractive index gradient. Herein, we proposed the use of TiO2 helical nanostructures using glancing angle deposition (GLAD), and then synthesized SiO2 surrounding the helical nanostructures to further decrease the reflectance by producing a refractive index gradient. The optimized values of TiO2 and SiO2 thicknesses are 150 nm and 3 nm determined by the finite-difference time-domain (FDTD) simulation on Cu(In,Ga)Se-2 solar cells. The suppression of reflectance led to enhanced light absorption across a broad wavelength range, and boosted the J(SC) from 20.66 to 22.51 mA cm(-2), resulting in improved power conversion efficiency (PCE) from 6.32 to 7.00% after applying the TiO2-SiO2 core-shell nanostructures as the ARC. This 10.75% PCE enhancement suggests that the novel TiO2-SiO2 core-shell nanostructures have great potential as ARC for Cu(In,Ga)Se-2 solar cells, and it would be beneficial for development in the photovoltaic field in both research and applications.Item type:Item, High Performance and Low power Monolithic Three-Dimensional Sub-50 nm Poly Si Thin film transistor (TFTs) Circuits(2017-05-02) ;Wu, Tsung-Ta ;Huang, Wen-Hsien ;Yang, Chih-Chao ;Chen, Hung-ChunHsieh, Tung-YingDevelopment of manufacture trend for TFTs technologies has focused on improving electrical properties of films with the cost reduction to achieve commercialization. To achieve this goal, high-performance sub-50 nm TFTs-based MOSFETs with ON-current (I-on)/subthreshold swing (S.S.) of 181 mu A/mu m/107 mV/dec and 188 mu A/mu m/98 mV/dec for NMOSFETs and PMOSFETs in a monolithic 3D circuit were demonstrated by a low power with low thermal budget process. In addition, a stackable static random access memory (SRAM) integrated with TFTs-based MOSFET with static noise margins (SNM) equals to 390 mV at V-DD = 1.0 V was demonstrated. Overall processes include a low thermal budget via ultra-flat and ultra-thin poly-Si channels by solid state laser crystallization process, chemical-mechanical polishing (CMP) planarization, plasma-enhanced atomic layer deposition (ALD) gate stacking layers and infrared laser activation with a low thermal budget. Detailed material and electrical properties were investigated. The advanced 3D architecture with closely spaced inter-layer dielectrics (ILD) enables high-performance stackable MOSFETs and SRAM for power-saving IoT/mobile products at a low cost or flexible substrate.Item type:Item, Tourette Syndrome as an Independent Risk Factor for Subsequent Sleep Disorders in Children: A Nationwide Population-Based Case-Control Study(2017-03-01) ;Lee, Wang-Tso ;Huang, Hui-Ling ;Wong, Lee Chin ;Weng, Wen-ChinVasylenko, TamaraStudy objectives: Tourette syndrome (TS) is associated with a variety of neuropsychiatric comorbidities. However, the relationship between TS and sleep disorders in children is less investigated. This nationwide population-based case-control study aimed to determine the correlation of TS and sleep disorders in children. Methods: Patients aged less than 18 years with newly diagnosed TS from 2001 to 2007 were collected (n = 1124) using data from Taiwan's National Health Insurance Research Database and were compared with a comparison cohort (n = 3372). The adjusted hazard ratio (aHR) for developing sleep disorders was calculated by multivariate Cox proportional hazards model. Results: TS was more prevalent in boys, with a male to female ratio of 3.16: 1. TS group also had significantly higher urbanization level of residence than controls (p <.001). The overall incidence rate of sleep disorders was 7.24 parts per thousand in children with TS, compared to 3.53% in controls. The TS group was associated with a significantly higher rate of sleep disorders, with a crude HR of 2.05 (95% confidence inerval [ CI] = 1.43-2.95, p <.001). Among the comorbidities of TS, anxiety disorder was associated with the highest risk for sleep disorders (crude HR = 3.26, 95% CI = 1.52-7.00, p <.001). The aHR for TS cohort to develop sleep disorders was 1.72 (95% CI = 1.16-2.53, p =.007). Conclusions: The increased risk of sleep disorders in children with TS cannot be fully attributed to its comorbidities, and TS is an independent risk factor for sleep disorders in children.
