Item type:Item, A Novel LTPS-TFT-Based Charge-Trapping Memory Device with Field-Enhanced Nanowire Structure(2009) ;Liao, Ta-Chuan ;Chen, Sheng-Kai ;Yu, Ming H. ;Wu, Chun-YuKang, Tsung-KueiA novel gate-all-around low-temperature poly-Si (LIPS) thin-film transistor (TFT) silicon-oxide-nitride-oxide-silicon (SONOS) nonvolatile memory with field-enhanced nanowire (FEN) structure has been proposed to improve the program and erase (P/E) performance. Each nanowire inherently had three sharp corners fabricated simply by sidewall spacer formation to obtain high local electric fields. The field-enhanced carrier tunneling via such a structure led to faster PIE speed and wider memory window for the FEN-TFT SONOS as compared to the conventional planar (CP) counterpart. The improvement was also further verified with the simulation results. Such a high-performance FEN-TFT SONOS memory with process simplicity is very suitable for future system-on-panel (SOP) applications.Item type:Item, A Novel Polysilicon Field-Enhanced Nanowire Thin-Film Transistor with the TiN-Hafnia-Nitride-Vacuum-Silicon (THNVAS) Structure for Nonvolatile Memory Applications(2012-07-01) ;Wu, Chun-Yu ;Liao, Ta-Chuan ;Liu, Yen-Ting ;Yu, Ming H.Cheng, Huang-ChungA novel poly-Si field-enhanced nanowire (FEN) TFT memory with the TiN-hafnia-nitride-vacuum-silicon (THNVAS) structure fabricated simply via a sidewall spacer formation has been presented. The THNVAS devices with superior memory performance were demonstrated by introducing the hafnia as blocking oxide and the vacuum, the lowest-k in nature, as tunneling layer. According to the simulation results, the memory device with oxide/nitride/vacuum gate dielectric exhibited a higher local electric-field of 4.72 x 10(7) V/cm as compared to 2.55 x 10(7) V/cm for the conventional oxide/nitride/oxide counterpart. In addition, the electric-field of tunneling layer could be further increased to 7.06 x 10(7) V/cm while the blocking oxide was substituted for hafnia. The experimental data showed that THNVAS possessed a greater threshold voltage shift of 3.75 V in 10 ms at V-GS = 12 V, whereas the shift only 2.5 V for THNOS ones. These considerable improvements for THNVAS devices could be attributed to the evident field enhancement across the vacuum tunneling layer. Furthermore, owing to the empty feature of vacuum tunneling layer, the THNVAS demonstrated much-improved endurance performance and preferable data retention property. Hence, such excellent characteristics of THNVAS will be an attractive nonvolatile memory for future system-on-panel and 3-D Flash applications.Item type:Item, An Ultra-Low Power Interface CMOS IC Design for Biosensor Applications(2012) ;Hu, Weibo ;Liu, Yen-Ting ;Das, Vighnesh ;Schecht, CliffTam NguyenThis paper presents a design example of an ultra-low power single-channel analog front-end (AFE) integrated circuits (IC) and system for biomedical sensing applications. The 0.18-mu m CMOS AFE IC design includes a low noise instrumentation amplifier (INA), a low-pass filter (LPF), a variable gain amplifier (VGA), and a successive approximation register (SAR) analog-to-digital converter (ADC). The AFE IC architecture is analyzed on the system level to minimize total power consumption with high integration and optimized for an ECG sensing system. SPICE simulations of the AFE IC channel validate the ultra-low power IC design methodology for heartbeat detection with less than 1 mu A/channel.Item type:Item, Characteristics of highly orientated BiFeO(3) thin films on a LaNiO(3)-coated Si substrate by RF sputtering(2010-10-01) ;Liu, Yen-Ting ;Chen, San-Yuan ;Lee, Hsin-Yi ;材料科學與工程學系加速器光源科技與應用學位學程BiFeO(3) (BFO) films were grown on LaNiO(3)-coated Si substrate by a RF magnetron sputtering system at temperatures in the range of 300-700 degrees C. X-ray reflectivity and high-resolution diffraction measurements were employed to characterize the microstructure of these films. For a substrate temperature below 300 degrees C and at 700 degrees C only partially crystalline films and completely randomly polycrystalline films were grown, whereas highly (001)-orientated BFO film was obtained for a substrate temperature in the range of 400-600 degrees C. The crystalline quality of BFO thin films increase as the deposition temperature increase except for the film deposited at 700 degrees C. The fitted result from X-ray reflectivity curves show that the densities of the BFO films are slightly less than their bulk values. High quality asymmetric multiferroic 5 at% La-doped BiFeO3 (BFO) and paraelectric SrTiO3 (STO) superlattice structure was deposited on LNO electrode by rf magnetron sputtering system. High crystalline quality of the La-doped BFO/STO artificial superlattice structure on LNO electrode have been confirmed by clear main feature and satellite features around (0 0 2) STO substrate Bragg peak shown in (0 0 2) radial scan spectrum. The results of in-pane crystal truncation rod (CTR) spectrum and the rocking curve indicated that superlattice films with high crystal quality behaved in-plane strain closed to fully strained state on both LNO and Nb-doped STO electrode. The epitaxial relation between the La-doped BFO and STO layers in the superlattice was examined through a (1 0 3) azimuthal scan and (1 0 3) Lscan. The results show a four-fold symmetry and slight distorted of gamma angle of the BFO unit cell, confirming the pseudocubic structure of the La-doped BiFeO3 structure. The measurement of hysteresis loops showed that La-doped BFO superlattice structure on LNO electrode behaved lower, but stable and saturated ferroelectric properties than that of films with Nb-doped STO substrate in our previous study. The measurement of resistivity and leakage current density of superlattice films demonstrated that resistivity of electrode is the main factor to determine the leakage properties of films. The superlattice films behaved larger piezoelectric coefficient (d(33)) on LNO electrode than films on Nb-doped STO substrate, which indicated the enhancement of intrinsic ferroelectric properties in La-doped BFO/STO superlattice films. The formation of a superlattice structure was confirmed from the appearance of satellite lines on both sides of the main line in the X-ray diffraction pattern. X-ray measurements show that these superlattice films become subject to greater tensile stress along the c-axis and to increased compressive stress parallel to the surface plane with a decreasing thickness of the sublayer. The smaller is the thickness of the sublayer, the greater is the crystalline quality and the strain state. The hysteresis loops show a large leakage current at frequencies of 0.5 and 1 kHz; the polarization decreases with an increasing frequency. (C) 2012 Elsevier B.V. For substrate temperatures less than 500 degrees C and at 800 degrees C, only poorly crystalline films resulted, whereas a BFO/STO superlattice structure film of great crystalline quality was obtained for a substrate temperature in the range 550-750 degrees C. The formation of a superlattice structure was confirmed through both the appearance of Bragg lines separated by Kiessig fringes in X-ray reflectivity curves and the satellite features of a (002) diffraction pattern. The clearly discernible main and satellite features on both sides of the substrate about the (002) STO Bragg peak of superlattice films indicate the high quality of the BFO/STO artificial superlattice structure. For BFO/STO superlattice films deposited at 600-700 degrees C, the increased crystalline quality with smaller interface roughness correlates with larger lattice strain and remanent polarization of the film. The lattice strain and interface quality might be important factors that influence the leakage and ferroelectric properties in BFO/STO artificial superlattices. (C) 2011 Elsevier B.V. The antenna array, conducting transmitter/receiver beamforming, is often used to enhance the transmission range. However, to conduct beamforming, the transceivers have to know the angles of signal arrival. Many angle-of-arrival (AoA) estimation algorithms are well known. Unfortunately, most of them are developed for digital arrays, requiring an analog-to-digital-converter (ADC) and a digital-to-analog converter (DAC) for each antenna element. For an array with a large number of antennas, the implementation cost will be very high. Recently, hybrid antenna array, in which multiple antennas share an ADC/DAC, was proposed as a low-cost solution. However, the existing AoA estimation algorithms for hybrid arrays can only support one AoA; their applications are then limited in multipath indoor environments. In this paper, we propose new AoA estimation algorithms to solve the problem. Using an augmented beam-space approach, we extend the use of the well-known AoA estimation algorithms, MUSIC and ESPRIT developed for digital arrays, to the scenario of hybrid antenna arrays. Simulations show that the proposed algorithms, although developed for hybrid arrays, can have similar performance as MUSIC and ESPRIT in digital arrays.Item type:Item, Improving electrical performance of the scaled low-temperature poly-Si thin film transistors using vacuum encapsulation technique(2008) ;Lin, Wei-Kai ;Liao, Ta-Chuan ;Wu, Chun-Yu ;Tu, Shih-WeiLiu, Yen-TingA novel T-shaped-gated (T-Gate) polycrystalline silicon thin-film transistor (poly-Si TFT) with in-situ vacuum gaps has been proposed and fabricated with a simple process. The T-Gate structure is formed only by a selective undercut-etching technology of the Mo/Al bi-layers. Then, vacuum gaps are in-situ embedded in this T-Gate structure subsequent to capping the SiH4-based passivation oxide under the vacuum process chamber. The proposed T-Gate poly-Si TFT has demonstrated to suppress the short-channel effects by simulated and measured characterization. It is attributed to the undoped offset region and vacuum gap to reduce the maximum electric field at drain Junction..Item type:Item, Novel Dielectric-Engineered Trapping-Charge Poly-Si-TFT Memory With a TiN-Alumina-Nitride-Vacuum-Silicon Structure(2011-08-01) ;Wu, Chun-Yu ;Liu, Yen-Ting ;Liao, Ta-Chuan ;Yu, Ming H.Cheng, Huang-ChungHigh-performance poly-Si-TFT-based TiN-alumina-nitride-vacuum-silicon (TANVAS) trapping-charge memory has been demonstrated utilizing high-k blocking oxide and vacuum tunneling layer for the first time. In particular, the vacuum, lowest k in nature, was introduced to replace the traditional tunneling oxide. Furthermore, the alumina high-k blocking oxide was applied to upgrade the electric field across the tunneling layer. Based on the enlarged k-value difference between the blocking and tunneling layers, the TANVAS featured considerable field enhancement across the tunneling layer, thus much improving the program/erase efficiencies. In addition, owing to the suppression of defect creation in the tunneling layer, the TANVAS also exhibited superior retention characteristics. These excellent memory characteristics of TANVAS are therefore promising for the 3-D Flash and system-on-panel applications.Item type:Item, Preparation of a BiFeO(3)/LaNiO(3) multiferroic oxide superlattice structure by RF magnetron sputtering(2011-12-25) ;Liu, Yen-Ting ;Chiu, Shang-Jui ;Lee, Hsin-Yi ;Chen, San-Yuan材料科學與工程學系Artificial superlattices consisting of multiferroic BiFeO(3) (BFO) and conductive LaNiO(3) (LNO) were grown epitaxially on a Nb-doped SrTiO(3) (STO) (001) single-crystal substrate at temperatures in a range 560-810 degrees C with a RF magnetron sputtering system. For an investigation of the effect of strain on the microstructures, ferroelectric properties and piezoelectric properties resulting from a difference of lattice parameters of the BFO sublayer, varying the thickness of the STO sublayer in a range 1-2.5 nm introduced interfacial strain into the superlattice. The epitaxial relation and strain state of films were clearly observed with a synchrotron as a source of radiation. The results of X-ray diffraction measurements clearly showed that the decrease of strain was related to the thickness of the STO substrate. A separate diffraction signal of the superlattice structure with thickness >= 1.75 nm of the STO sublayer was found, indicating a large strain relaxation in these superlattice films. The remnant polarization values P-r, piezoelectric coefficient d(33) and leakage properties of the BFO/STO superlattice thin films that improved with increasing in-plane strain provide strong evidence of a strain-enhancement effect. The BFO/STO superlattice with a well defined crystal structure and a large strain state showed a large P-r, greater than a BFO single layer of the same thickness. (C) 2013 Elsevier B.V. The in-pane (200) radial scans showed that films at deposition temperature above 700 degrees C behaved high strained similar to-1.4% and showed epitaxity properties. The La-doped BFO superlattice structure also behaved higher polarization value similar to 197 mu C/cm(2) and lower leakage current density comparing with BFO superlattice structure shown in our previous study. The ferroelectric properties of superlattice structures are enhanced by lattice strain and strongly correlated with the defect state of films. (C) 2012 Elsevier B.V. In addition to growing high-quality phase separated heteroepitaxial nanocomposites, the strain engineering that is conducive to enhance the tunability of material properties, in general, and the magnetic properties, in particular, is of utmost importance in exploring new possibilities. Here, we investigated the magneto-structural coupling between anti-ferromagnetic BiFeO3 (BFO) and ferrimagnetic CoFe2O4 (CFO) in self-assembled vertically aligned nanocomposites grown on LaAlO3 (LAO) and SrTiO3 (STO) substrates. We found that BFO exhibits tetragonal (T) and rhombohedral (R) structures as the stable phases and CFO has high magnetocrystalline anisotropy even in the form of nanocomposites. The temperature and magnetic field dependent magnetizations of T_ BFO-CFO/LAO and R_ BFO-CFO/STO nanocomposites primarily demonstrate the magnetoelastic coupling between these variants.Item type:Item, Ultrathin Oriented BiFeO3 Films from Deposition of Atomic Layers with Greatly Improved Leakage and Ferroelectric Properties(2014-01-08) ;Liu, Yen-Ting ;Ku, Ching-Shun ;Chiu, Shang-Jui ;Lee, Hsin-YiChen, San-YuanHighly (001)-oriented BiFeO3 ultrathin films of total thickness of less than 10 nm were deposited on Si(001) substrates via deposition of atomic layers (ALD) with a LaNiO3 buffer. A radio-frequency (RF)-sputtered sample of the same thickness was prepared for comparison. The ALD combined with interrupted flow and an exchange reaction between Bi and Fe precursors provides a superior method to grow ternary compounds. According to X-ray diffraction, upon deposition at a temperature of less than 550 degrees C, the only phase in the film was BiFeO3. Anomalous fine structure from synchrotron X-ray diffraction certified the valence bonding through the BiFeO3 (001) diffraction signal. The stoichiometric ratio of BiFeO3 obtained from X-ray photoelectron spectroscopy indicated that ALD has a proportion much improved over the RF preparation, and this is also in agreement with the results for diffraction anomalous fine structure. The use of high-resolution transmission electron and atomic force microscopes showed that the layer structure and morphology from ALD presented a satisfactory coverage, more conformal than that with the RF method. The BiFeO3 thin film deposited with ALD shows excellent leakage, improved at least 1000 times with respect to the RF preparation, making this method suitable for the fabrication of ferroelectric random-access memory devices. From the hysteresis loop, the largest remanent polarization was observed as 2P(r) = 2.0 mu C cm(-2).
