Item type:Item, Long-wavelength mid-infrared reflectors using guided-mode resonance(2013-10-01) ;Lai, Kou-Wei ;Lin, Sheng-Di ;Li, Zong-Lin ;Wang, Chi-Cheng電子工程學系及電子研究所We have proposed and fabricated a new mid-infrared reflector using the guided-mode resonance (GMR). The GMR reflector consists of subwavelength Ge grating on GaAs substrate with a low-refractive-index SiOx layer in between. With a total thickness of about 2 mu m, a near-100% reflectivity at 8 mu m has been obtained both theoretically and experimentally. With a total thickness of similar to 7.7 mu m, the simulated maximum absorption is similar to 60-70% at 8 mu m with an enhancement factor of similar to 6-20.Item type:Item, Resonant cavity-enhanced quantum-dot infrared photodetectors with sub-wavelength grating mirror(2013-06-07) ;Wang, Chi-Cheng ;Lin, Sheng-Di ;電子工程學系及電子研究所Department of Electronics Engineering and Institute of ElectronicsWe propose and simulate a device structure of resonant cavity-enhanced quantum-dot infrared photodetector (RCE-QDIP). The RCE-QDIP consists of a conventional n-i-n QDIP sandwiched by a bottom GaAs/Al2O3 distributed Bragg reflector and a top mirror of Ge/SiO2 sub-wavelength grating. Aiming for detecting mid-infrared at 8 mu m, the total thickness of the device is only similar to 7.7 mu m. According to our simulation, the external quantum efficiencies of RCE-QDIP could be as high as 59%-78% with the enhancement factors of 7-30, compared with a conventional QDIP. The proposed RCE-QDIP is highly feasible as the various fabrication parameters are considered. (C) 2013 AIP Publishing LLC.
