Item type:Item, Bipolar Resistive RAM Characteristics Induced by Nickel Incorporated Into Silicon Oxide Dielectrics for IC Applications(2012-12-01) ;Tsai, Tsung-Ming ;Chang, Kuan-Chang ;Chang, Ting-Chang ;Syu, Yong-EnChuang, Siang-LanIn this letter, we successfully produced resistive switching behaviors by nickel doped into silicon oxide at room temperature. The nickel element was doped into silicon oxide, which is a useful dielectric material in integrated circuit (IC) industries by cosputtering technology. Based on the proposed method, satisfactory reliability of the resistance switching device can be demonstrated by endurance and retention evaluation. We believe that the silicon oxide doped with nickel at room temperature is a promising method for resistive random access memory nonvolatile memory applications due to its compatibility with the IC processes.Item type:Item, Charge Quantity Influence on Resistance Switching Characteristic During Forming Process(2013-04-01) ;Chu, Tian-Jian ;Chang, Ting-Chang ;Tsai, Tsung-Ming ;Wu, Hsing-HuaChen, Jung-HuiIn this letter, we presented that the charge quantity is the critical factor for forming process. Forming is a pivotal process in resistance random access memory to activate the resistance switching behavior. However, overforming would lead to device damage. In general, the overshoot current has been considered as a degradation reason during the forming process. In this letter, the quantity of charge through the switching layer has been proven as the key element in the formation of the conduction path. Ultrafast pulse forming can form a discontinuous conduction path to reduce the operation power.Item type:Item, Influence of Metal-Organic Framework Porosity on Hydrogen Generation from Nanoconfined Ammonia Borane(2017-12-14) ;Chung, Jing-Yang ;Liao, Chi-Wei ;Chang, Yi-Wei ;Chang, Bor KaeWang, HaoHydrogen released from chemical hydride ammonia borane (AB, NH3BH3) can be greatly improved when AB is confined in metal-organic frameworks (MOFs), showing reduced decomposition temperature and suppressed unwanted byproducts. However, it is still debatable whether the mechanism of improved AB dehydrogenation is due to catalysis or nanosize. In this research, selected MOF (IRMOF-1, IRMOF-10, UiO-66, UiO-67, and MIL-53(Al)) were chosen to explore both catalytic effect of the metal clusters and the manipulation of pore size for nanoconfinement by variations in ligand length. When AB particle size was restricted by the controlled micropores of MOFs, we observed that the decomposition temperature was not correlated to the MOF catalytic environment, but inversely proportional to the reciprocal of the particle size. The results correspond well with the derived thermodynamic model for AB decomposition considering surface tension of nanoparticles.Item type:Item, Neutrino physics with JUNO(2016-03) ;An, Fengpeng ;An, Guangpeng ;An, Qi ;Antonelli, VitoBaussan, EricThe Jiangmen Underground Neutrino Observatory (JUNO), a 20 kton multipurpose underground liquid scintillator detector, was proposed with the determination of the neutrino mass hierarchy (MH) as a primary physics goal. The excellent energy resolution and the large fiducial volume anticipated for the JUNO detector offer exciting opportunities for addressing many important topics in neutrino and astro-particle physics. In this document, we present the physics motivations and the anticipated performance of the JUNO detector for various proposed measurements. Following an introduction summarizing the current status and open issues in neutrino physics, we discuss how the detection of antineutrinos generated by a cluster of nuclear power plants allows the determination of the neutrino MH at a 3-4 sigma significance with six years of running of JUNO. The measurement of antineutrino spectrum with excellent energy resolution will also lead to the precise determination of the neutrino oscillation parameters sin(2) theta(12), Delta m(21)(2), and vertical bar Delta m(ee)(2)vertical bar to an accuracy of better than 1%, which will play a crucial role in the future unitarity test of the MNSP matrix. The JUNO detector is capable of observing not only antineutrinos from the power plants, but also neutrinos/antineutrinos from terrestrial and extra-terrestrial sources, including supernova burst neutrinos, diffuse supernova neutrino background, geoneutrinos, atmospheric neutrinos, and solar neutrinos. As a result of JUNO\'s large size, excellent energy resolution, and vertex reconstruction capability, interesting new data on these topics can be collected. For example, a neutrino burst from a typical core-collapse supernova at a distance of 10 kpc would lead to similar to 5000 inverse-beta-decay events and similar to 2000 all-flavor neutrino-proton ES events in JUNO, which are of crucial importance for understanding the mechanism of supernova explosion and for exploring novel phenomena such as collective neutrino oscillations. Detection of neutrinos from all past core-collapse supernova explosions in the visible universe with JUNO would further provide valuable information on the cosmic star-formation rate and the average core-collapse neutrino energy spectrum. Antineutrinos originating from the radioactive decay of uranium and thorium in the Earth can be detected in JUNO with a rate of similar to 400 events per year, significantly improving the statistics of existing geoneutrino event samples. Atmospheric neutrino events collected in JUNO can provide independent inputs for determining the MH and the octant of the theta(23) mixing angle. Detection of the Be-7 and B-8 solar neutrino events at JUNO would shed new light on the solar metallicity problem and examine the transition region between the vacuum and matter dominated neutrino oscillations. Regarding light sterile neutrino topics, sterile neutrinos with 10-(5) eV(2) < Delta m(41)(2) < 10(-2) and a sufficiently large mixing angle theta(14) could be identified through a precise measurement of the reactor antineutrino energy spectrum. Meanwhile, JUNO can also provide us excellent opportunities to test the eV-scale sterile neutrino hypothesis, using either the radioactive neutrino sources or a cyclotron-produced neutrino beam. The JUNO detector is also sensitive to several other beyondthe-standard-model physics. Examples include the search for proton decay via the p -> K++ <(v)over bar> decay channel, search for neutrinos resulting from dark-matter annihilation in the Sun, search for violation of Lorentz invariance via the sidereal modulation of the reactor neutrino event rate, and search for the effects of non-standard interactions. The proposed construction of the JUNO detector will provide a unique facility to address many outstanding crucial questions in particle and astrophysics in a timely and cost-effective fashion. It holds the great potential for further advancing our quest to understanding the fundamental properties of neutrinos, one of the building blocks of our Universe.Item type:Item, Origin of Hopping Conduction in Sn-Doped Silicon Oxide RRAM With Supercritical CO2 Fluid Treatment(2012-12-01) ;Tsai, Tsung-Ming ;Chang, Kuan-Chang ;Chang, Ting-Chang ;Chang, Geng-WeiSyu, Yong-EnIn this letter, we investigate the origin of hopping conduction in the low-resistance state (LRS) of a resistive random access memory device with supercritical CO2 fluid treatment. The dangling bonds of a tin-doped silicon oxide (Sn:SiOx) thin film were cross linked by the hydration-dehydration reaction through supercritical fluid technology. The current conduction mechanism of the LRS in the posttreated Sn:SiOx thin film was transferred to hopping conduction from Ohmic conduction, owing to isolation of metal tin in the Sn:SiOx thin film by hydration-dehydration reaction. The phenomena can be verified by our proposed reaction model, which is speculated by the X-ray photoelectron spectroscopy analyses.Item type:Item, Oxygen-selective adsorption in RPM3-Zn metal organic framework(2017-06-29) ;Wang, Cheng-Yu ;Wang, Linxi ;Belnick, Andrew ;Wang, HaoLi, JingDevelopment of an oxygen selective adsorbent is anticipated to reduce the material and energy requirements for adsorptive separations of air by a factor of four, due to the relative concentrations of N-2 and O-2 in air, thereby decreasing the parasitic energy losses, carbon dioxide emissions, and cost of oxygen purification via pressure-swing adsorption. Here, we report that RPM3-Zn (a. k. a. Zn-2(bpdc)(2)(bpee); bpdc = 4,4'-biphenyldicarboxylate; bpee = 1,2-bipyridylethene) is oxygen selective over nitrogen at temperatures from 77 K to 273 K, although the oxygen capacity of the sorbent decreased markedly at increasing temperatures. Due to an oxygen diffusivity that is similar to 1000-fold greater than nitrogen, the effective oxygen selectivity increases to near infinity at low temperature at equal contact times due to N2 mass transfer limitations for gate-opening. The kinetic limitation for N-2 to open the structure has a sharp temperature dependence, suggesting this effective kinetic selectivity may be "tuned in" for other flexible metalorganic- frameworks. Although the low temperature oxygen selectivity is not practical to displace cryogenic distillation, the results suggest a new mechanism for tailoring materials for kinetic selectivity, namely, capitalizing upon the delayed opening process for a particular gas relative to another. Here, a porous carbon network confining ultrasmall N-doped MoS2 nanocrystals (N-MoS2/CN) is fabricated by a self-templating strategy, which realizes synergistically structural and electronic modulations of MoS2 edges. Experiments and density functional theory calculations demonstrate that the N dopants could activate MoS2 edges for HER, while the porous carbon network could deliver high accessibility of the active sites from N-MoS2 nanocrystals. Consequently, N-MoS2/CN possesses superior HER activity with an overpotential of 114 mV at 10 mA cm(-2) and excellent stability over 10 h, delivering one of best MoS2-based HER electrocatalysts. Moreover, this study opens a new venue for optimizing materials with enhanced accessible catalytic sites for energy-related applications.Item type:Item, The Demonstration of Increased Selectivity During Experimental Measurement in Filament-Type Vanadium Oxide-Based Selector(2018-10-01) ;Chen, Chun-Kuei ;Lin, Chih-Yang ;Chen, Po-Hsun ;Chang, Ting-ChangShih, Chih-ChengIn this paper, vanadium oxide (VOx) was chosen for the resistive switching layer in a typical resistive random access memory (PRAM) structure. During negative forming bias, we found an initial selector property. This indicates the presence of metal-insulator-transition characteristics in the VOx layer even without an annealing process. In order to study this phenomenon, material analyses were conducted, with results indicating that there are V-O stretching bonds and an oxide/vanadium ratio of nearly 2.2 (O/V. 2.2). In addition, the experimental results of the dc sweeping test indicated that off-state current gradually decreased after each cycle, meaning that the selectivity characteristics in the VOx selector could be improved. Endurance performance of our experimental devices reached 10(8), sufficient for integration with RRAM devices in a 1S1R array. To further investigate this special phenomenon, current fitting analysis and simulation analyses were conducted. The results of the fitting analysis indicated that the conduction mechanism for off-state current was Schottky emission and the Schottky distance increased with increasing numbers of cycles. In other words, oxide ions migrate toward the filament at low negative voltage during dc sweeping, causing the formation of VOx. Furthermore, the results of thermal field simulation analysis indicated that there is a thermal concentration effect in and around the filament. Thus, oxide ions more easily migrate toward the vanadium filament when a stronger electrical field is present around the filament during dc sweeping cycles. Finally, stable vanadium selector characteristics are obtained and a conduction filament behavior model is proposed.Item type:Item, Thinking Style and Team Competition Game Performance and Enjoyment(2015-09-01) ;Wang, Hao ;Yang, Hao-Tsung ;Sun, Chuen-Tsai ;資訊工程學系Department of Computer ScienceAlmost all current matchmaking systems for team competition games based on player skill ratings contain algorithms designed to create teams consisting of players at similar skill levels. However, these systems overlook the important factor of playing style. In this paper, we analyze how playing style affects enjoyment in team competition games, using a mix of Sternberg\'s thinking style theory and individual histories in the form of statistics from previous matches to categorize League of Legend (LoL) players. Data for approximately 64 000 matches involving 185 000 players were taken from the LoLBase website. Match enjoyment was considered low when games lasted for 26 min or less (the earliest possible surrender time). Results from statistical analyses indicate that players with certain playing styles were more likely to enhance both game enjoyment and team strength. We also used a neural network model to test the usefulness of playing style information in predicting match quality. It is our hope that these results will support the establishment of more efficient matchmaking systems.Item type:Item, Vertical GaN-on-GaN PIN diodes fabricated on free-standing GaN wafer using an ammonothermal method(2019-10-05) ;Chen, Sung-Wen Huang ;Wang, Hao-Yu ;Hu, Cong ;Chen, YongWang, HaoWe report vertical GaN-on-GaN PIN diodes with a record high figure-of-merit (V-BR(2)/R-on) of 29.7 GW/cm(2) on free-standing GaN wafer using a complementary metal-oxide-semiconductor (CMOS) compatible contact materials. Due to the low substrate resistivity, low contact resistance, and high quality of GaN drift layer, a low on-state resistance R(on )of 0.31 m Omega cm(2) is obtained. With integrating of the metal filed plate structure in the vertical device, the peak electrical field along the GaN mesa edge can be significantly reduced, thus leading to a high breakdown voltage V-BR of 3.04 kV. The vertical GaN-on-GaN PIN diodes in this work show turn-on voltage V-on of similar to 3.4 V, on/off current ratio of similar to 1.3 x 10(7), and ideal factor n of similar to 2.2. According to the reverse switching measurement, the reverse recovery time T-rr. (reverse recovery charge Q(rr)) is 22.8 ns (4.8 nC) and 24.0 ns (5.4 nC), respectively, under a testing temperature of 300 K and 500 K. (C) 2019 Elsevier B.V. All rights reserved.
