Item type:Item, A Controlling Method of Nanowire Array Biosensor(2018-01-01) ;Lee, C. A. ;Watanabe, H. ;電機工程學系Department of Electrical and Computer EngineeringThe limit-of-detection (LOD) is a key factor to characterize the performance of electronic biosensing. A biosensor unit comprises plurality of nanowire biotransistors having oxide surface to bind biomolecules in a specimen electrolyte. In order to improve the LOD, we may reduce the number of bound biomolecules, which are necessary to detect signal change through nanowire transistors. However, as the number of bound biomolecules reduces, the signal change becomes too small to dominate the noise due to irregular reactions. This is the current limitation of LOD improvement. In this work, we demonstrate an exemplary concept of system solution to this problem by statistical analysis of Monte-Carlo simulation results.Item type:Item, Analysis of the Scaling Effect on NAND Flash Memory Cell Operation(2013) ;Shirota, R. ;Watanabe, H. ;電機資訊學士班Undergraduate Honors Program of Electrical Engineering and Computer ScienceIn recent years, the enormous success of NAND Flash memory technology in realizing multi-gigabyte memory chips has evidently triggered a lot of difficulties concerning its cell operation, such as parasitic neighbouring cell coupling, FN-tunnelling statistics, Vt distribution widening by RTN, et al. In this paper, two kinds of phenomena are shown. One is the increase of the interface state density after write/erase cycles, which will degrades the subthreshold swing (SS) of the memory cell in the NAND string. The other is the increase of the programmed Vt distribution after programming, which also reduces the cell operation margin. It is revealed that Vt distribution widening closely depends on the floating gate doping concentration of Phosphorus. These phenomena become more serious as cell size smaller.
