Item type:Item, Band alignment tuning of InAs quantum dots with a thin AlGaAsSb capping layer(2013-04-29) ;Liao, Yu-An ;Hsu, Wei-Ting ;Huang, Shih-Han ;Chiu, Pei-ChinChyi, Jen-InnWe investigate the optical properties of InAs quantum dots (QDs) capped with a thin AlxGa1-xAsSb layer. As evidenced from power-dependent and time-resolved photoluminescence (PL) measurements, the GaAsSb-capped QDs with type-II band alignment can be changed to type-I by adding Al into the GaAsSb capping layer. The evolution of band alignment with the Al content in the AlGaAsSb capping layer has also been confirmed by theoretical calculations based on 8-band k . p model. The PL thermal stability and the room temperature PL efficiency are also improved by AlGaAsSb capping. We demonstrate that using the quaternary AlGaAsSb can take the advantages of GaAsSb capping layer on the InAs QDs while retaining a type-I band alignment for applications in long-wavelength light emitters. As the O concentration increases, the PL emissions shift toward lower energies. Additionally, the PL lifetime increases with increasing O contents and the decay curves exhibit complex behavior. In the case of ZnSeO, the mechanism of carrier recombination undergoes a complicated change from trapped to free excitons with the increase in temperature. The incorporation of O in ZnTe generates a wide distribution of electron localization below the energy of the E- conduction subband, and these cause broad PL emission and serve as another intermediate band. Electrons in both the E+ and the E- conduction subbands favor rapid relaxation to low energy states. Moreover, temperature-independent long carrier lifetimes (> 130.0 ns) that are induced by localized electrons increase with O concentration.Item type:Item, Carrier dynamics of type-II InAs/GaAs quantum dots covered by a thin GaAs(1-x)Sb(x) layer(2008-07-21) ;Chang, Wen-Hao ;Liao, Yu-An ;Hsu, Wei-Ting ;Lee, Ming-ChihChiu, Pei-ChinCarrier dynamics of InAs/GaAs quantum dots (QDs) covered by a thin GaAs(1-x)Sb(x) layer were investigated by time-resolved photoluminescence (PL). Both the power dependence of PL peak shift and the long decay time constants confirm the type-II band alignment at the GaAsSb-InAs interface. Different recombination paths have been clarified by temperature dependent measurements. At lower temperatures, the long-range recombination between the QD electrons and the holes trapped by localized states in the GaAsSb layer is important, resulting in a non-single-exponential decay. At higher temperatures, optical transitions are dominated by the short-range recombination with the holes confined to the band-bending region surrounding the QDs. C. ;Chyi, Jen-Inn ;Kuo, Chien-NanChen, Kuei-HsienCarrier transport of dichromatic InGaN-based LEDs with AlGaN spacer bandgap dependence has been studied. TREL measurements show that carrier dynamics could be well explained by the combined effects of carrier effective mass, carrier mobility, quantum confinement, and device structures. The experimental results provide important information for device designs. (c) 2007 WILEY-VCH Verlag GmbH & Co. The diodes operate under optical pulse excitation at the 800 nm wavelength. Both PDs have the same total depletion layer thickness (same theoretical RC-limited bandwidth) and are m integrated with the same broadband micro-machined circular disk monopole antennas to radiate strong sub-THz pulses. However the STR-PD based transmitter exhibits very different dynamic and static performance from that of the UTC-PD based transmitter due to the existence of a low-temperature-grown GaAs (LTG-GaAs) based recombination center inside the active region, and the much thinner thickness of effective depletion layer. Under optical pulse excitation (similar to 480 pJ/pulse), the STR-PD based transmitter exhibits a much lower maximum averaged output photocurrent (1.2 mA versus 0.3 mA) than that of the UTC-PD transmitter, although the radiated electrical pulse-width and maximum peak-power, which are measured by the same THz time-domain spectroscopic (TDS) system, of both devices are comparable. These results indicate that although the recombination center in the STR-PD degrades its DC responsivity, it effectively improves the high-speed and output power performance of the device and eliminates the DC component of the photocurrent, which should minimize device-heating problem during high-power operation. The radiated waveforms of both devices under intense optical pulse illumination also exhibit excellent linearity and strong bias dependent magnitude. This suggests their suitability for application as photonic emitters and possibly as a data modulator in sub-THz impulse-radio communication systems.Item type:Item, DC Characteristics of InAlAs/InGaAsSb/InGaAs Double Heterojunction Bipolar Transistors(2010-12-01) ;Chen, Shu-Han ;Chang, Chao-Min ;Chiang, Pei-Yi ;Wang, Sheng-YuChang, Wen-HaoDC electrical characteristics of a series of InAlAs/InGaAsSb/InGaAs double heterojunction bipolar transistors (DHBTs) that are grown on InP by molecular beam epitaxy are reported and analyzed. The InGaAsSb base of the transistors leads to a type-I base-emitter junction and a type-II base-collector junction, resulting in unique device characteristics, such as low turn-on voltage, low crossover current, and constant current gain over a wide current range. In addition, the DHBTs exhibit rather high current gains despite the use of a heavily doped thick InGaAsSb base layer. This indicates the long minority carrier lifetime of the InGaAsSb material. A high current gain over base sheet resistance ratio is, thus, realized with these novel DHBTs.Item type:Item, Design and Simulation of High Performance Lattice Matched Double Barrier Normally Off AlInGaN/GaN HEMTs(2020-01-01) ;Shrestha, Niraj Man ;Li, Yiming ;Chen, Chao-Hsuan ;Sanyal, IndraneelTarng, Jenn-HawnA novel lattice matched double barrier Al0.72In0.16Ga0.12N/Al0.18In0.04Ga0.78N/GaN normally-off high electron mobility transistor (HEMT) is designed and simulated by solving a set of thermodynamic transport equations. Using the experimentally calibrated physical models with bearing mobility degradation by surface roughness in account, the recess gate and double barrier of the proposed device achieves a maximum drain current density (I-D,I-max) of 1149 mA/mm and a maximum transconductance (g(m,max)) of 358 mS/mm with a positive threshold voltage (Vth) of 0.2 V. The small polarization charge of first barrier is responsible for positive Vth. I-DS,I-max in the double barrier HEMT at high gate bias condition is due to injection of electrons from upper 2DEG which is almost impossible at lower gate voltage because of insufficient energy to cross the barrier. The injection of electrons is further supported by the second peak in the g(m) curve at low gate bias V-G = 1V. The outcome of this study suggests that the proposed device will be beneficial for high-frequency and high-power electronic applications.Item type:Item, Effect of Gate Length on Device Performances of AlSb/InAs High Electron Mobility Transistors Fabricated Using BCl3 Dry Etching(2012-06-01) ;Kuo, Chien-I ;Hsu, Heng-Tung ;Hsu, Ching-Yi ;Yu, Chia-HuiHo, Han-ChiehIn this paper, we present the development of a mesa isolation process for AlSb/InAs high electron mobility transistors (HEMTs) using inductively coupled plasma (ICP) etching with BCl3 gas. Devices with different gate lengths (L-g: 60, 100, and 200 nm) fabricated by this dry etching technique show good DC and RF performances. With an appropriate L-g/gate-channel distance ratio, the 200-nm-gate has very high peak transconductances of 781 mS/mm at V-DS = 0.1 V and 2000 mS/mm at V-DS = 0.5 V. Moreover, an extrinsic current gain cutoff frequency of 137 GHz and maximum oscillation frequency of 97 GHz were achieved at a drain bias voltage V-DS = 0.3 V, indicating the great potential for such a device operating at high frequency with extremely low DC power consumption. Both the emission energy and the recombination lifetime are found to be correlated with the capping layer thicknesses. Theoretical calculations indicate that the quantum confinement and the wave function distribution of hole states are sensitive to the GaAsSb capping layer thickness. The Sb induced change in QD size also plays a role in the optical properties of GaAsSb-capped QDs. Controlling the GaAsSb capping layer thickness is a feasible way to tailor the InAs QDs for long-wavelength applications. (C) 2011 American Institute of Physics. Apart from large blueshifts and a pronounced narrowing of the QD emission peak, the annealing induced alloy intermixing also leads to enhanced radiative recombination rates and reduced localized states in the GaAsSb layer. Evidences of the evolution from type-II to type-I band alignments are obtained from time-resolved and power-dependent photoluminescence measurements. We demonstrate that postgrowth thermal annealing can be used to tailor the band alignment, the wave function overlaps, and hence the recombination dynamics in the InAs/GaAsSb type-II QDs.Item type:Item, Enhanced normal-incident absorption of quantum-dot infrared photodetectors with smaller quantum dots(2008-07-01) ;Tseng, Chi-Che ;Chou, Shu-Ting ;Chen, Yi-Hao ;Chen, Cheng-NanLin, Wei-HsunTen-period InAs-GaAs quantum-dot (QD) infrared photodetectors grown under different In adatom supply procedures are investigated. Two In adatom supply procedures of In shutter 1) always opened and 2) periodically opened/closed are adopted in this letter. Larger QD sizes in both height and diameter and more uniform size distribution are observed for samples grown under an In shutter periodically opened/closed condition. The device with QDs grown under the In shutter always opened condition has revealed shorter detection wavelengths and enhanced normal incident absorption. The phenomenon shows that beside the increase of energy difference between confinement states, smaller QD sizes would also enhance the normal incident absorption predicted for the theoretically zero-dimensional QD structures.Item type:Item, Enhancing luminescence efficiency of InAs quantum dots at 1.5 mu m using a carrier blocking layer(2006-07-31) ;Hsieh, Tung-Po ;Chiu, Pei-Chin ;Chyi, Jen-Inn ;Chang, Hsiang-SzuChen, Wen-YenThe authors report an effective way to enhance the optical efficiency of InAs quantum dots (QDs) on GaAs emitting at the wavelength of 1.5 mu m. It is found that the loss of holes from QDs to their proximity via the high indium composition InGaAs overgrown layer, which is necessary for achieving long wavelength emission, is the origin of photoluminescence intensity degradation at high temperature. Inserting a 4 nm thick Al0.45Ga0.55As layer, acting as a carrier blocking layer, into the GaAs capping matrix can improve the room temperature photoluminescence peak intensity by five and two times for the ground and first excited states, respectively.Item type:Item, Exciton fine structures and energy transfer in single InGaAs quantum-dot molecules(2009) ;Lin, Hsuan ;Wang, Sheng-Yun ;Lin, Chia-Hsien ;Chang, Wen-HaoCheng, Shun-JenWe present a spectroscopic study of single quantum-dot molecules (QDMs) formed by two closely stacked In(0.5)Ga(0.5)As/GaAs layers. It was found that the interdot coupling and directional energy transfer between the two adjacent dots can be controlled by temperature tuning. Direct and indirect excitons, as well as charged excitons in single QDMs were classified and identified by excitation-power dependent, excitation-energy dependent and polarization-resolved microphotoluminescence measurements. With the increasing temperature, the direct-exciton intensity decreases while the indirect-exciton intensity increases. A rate equation model considering phonon mediated processes has been developed. The directional energy transfer in QDMs is explained in terms of the phonon-assisted tunnelling of hole between the two adjacent dots. (C) 2009 WILEY-VCH Verlag GmbH & Co. KGaA, WeinheimItem type:Item, In-Plane Gate Transistors for Photodetector Applications(2013-06-01) ;Liao, Yu-An ;Lin, Wei-Hsun ;Chao, Yi-Kai ;Chang, Wen-HaoChyi, Jen-InnIn-plane gate transistors (IPGTs) with 20-mu m channel widths are fabricated on samples with n-(InGa)As sheet resistance embedded in undoped GaAs matrix. A trade-off between effective current modulation and high saturation drain current is obtained by optimizing the doping density of the sheet resistance. The mechanism responsible for the transistor behaviors of the devices is due to the channel electron depletion related to the population of mobile surface electrons under different gate biases. The photocurrent measurements demonstrate that the IPGT architecture is a feasible approach for the applications of photodetectors.Item type:Item, Low-density quantum dots embedded in photonic-crystal nanocavities for single-photon generations(2007) ;Chang, Wen-Hao ;Chen, Wen-Yen ;Chang, Hsiang-Szu ;Hsieh, Tung-PoChyi, Jen-InnAn efficient single-photon source based on low-density InGaAs quantum dots in a photonic-crystal nanocavity is demonstrated. The single-photon source features the effects of photonic band gap, yielding a single-mode spontaneous emission coupling efficiency as high as beta=92% and a linear polarization degree up to p=95%. This appealing performance makes it well-suited for practical implementation of polarization-encoded schemes in quantum cryptography.Item type:Item, Memory device application of wide-channel in-plane gate transistors with type-II GaAsSb-capped InAs quantum dots(2013-09-30) ;Liao, Yu-An ;Chao, Yi-Kai ;Chang, Shu-Wei ;Chang, Wen-HaoChyi, Jen-InnWe demonstrate room-temperature electron charging/discharging phenomena of InAs quantum dots using wide-channel in-plane gate transistors. The device based on type-II GaAsSb-capped InAs quantum dots exhibits both the longer charging and discharging times than those of the type-I counterpart with GaAs capping layers. The slow charge relaxation of GaAsSb-capped InAs quantum dots and simple architecture of in-plane gate transistors reveal the potential of this device architecture for practical memory applications. The exciton fine structures as well as direct and indirect excitonic species associated with QDMs were identified by power dependent and polarization resolved microphotoluminescence measurements. As the temperature was increased, a directional energy transfer between the direct and indirect excitons in single QDMs was observed. A rate-equation model was developed to explain our data. We show that a phonon-assisted nonresonant tunneling of the hole between the two adjacent dots is responsible for such directional energy transfers in QDMs.Item type:Item, Origins of nonzero multiple photon emission probability from single quantum dots embedded in photonic crystal nanocavities(2009-04-20) ;Chang, Hsiang-Szu ;Chen, Wen-Yen ;Hsu, Tzu-Min ;Hsieh, Tung-PoChyi, Jen-InnThis work explores the origins of nonzero multiphoton emission probability for quantum dots embedded in photonic crystal nanocavities using different excitation energies to inject excitons into either the GaAs barrier or the quantum-dot excited state. The detected multiphoton events are established to arise from both the recapture of excitons and background emissions from the wetting layer tail states. The exciton emission is analyzed using rate-equation calculations, which suggest that multiphoton emission is dominated by the recapture effect.Item type:Item, Photogeneration of coherent shear phonons in orientated wurtzite semiconductors by piezoelectric coupling(2009-11-01) ;Wen, Yu-Chieh ;Ko, Tsung-Shine ;Lu, Tien-Chang ;Kuo, Hao-ChungChyi, Jen-InnUsing piezoelectric wurtzite semiconductor with accurate control of the crystal cut, we investigate the photogeneration of coherent shear acoustic phonons through anisotropic piezoelectric coupling. Theoretical study suggests the dominant contribution of the piezoelectric effect to the shear phonon generation in a-plane wurtzite GaN, which is also confirmed by the picosecond ultrasonic experiments with different dopant and excitation conditions. Piezoelectric transduction thus explains the observed remarkable coherent shear phonon signal. The influence of the ultrafast screening of surface electric field by photocarriers on the intensity and waveform of the generated shear acoustic pulse are discussed.Item type:Item, Quantum control study of ultrafast optical responses in semiconductor quantum dot devices(2014-12-15) ;Huang, Jung Y. ;Lin, Chien Y. ;Liu, Wei-Sheng ;Chyi, Jen-Inn光電工程學系Two quantum control spectroscopic techniques were applied to study InAs quantum dot (QD) devices, which contain different strain-reducing layers. By adaptively control light matter interaction, a delayed resonant response from the InAs QDs was found to be encoded into the optimal phase profile of ultrafast optical pulse used. We verified the delayed resonant response to originate from excitons coupled to acoustic phonons of InAs QDs with two-dimensional coherent spectroscopy. Our study yields valuable dynamical information that can deepen our understanding of the coherent coupling process of exciton in the quantum-confined systems. (C) 2014 Optical Society of America
