Alternatively, we present a 4-Gbit/s VLC system using coherent blue-laser diode (LD) via 16-quadrature amplitude modulation orthogonal frequency division multiplexing. By changing the composition and the optical-configuration of a remote phosphor-film the generated white light is tuned from cool day to neutral, and the bit error rate is optimized from 1.9 x 10(-2) to 2.8 x 10(-5) in a blue filter-free link due to enhanced blue light transmission in forward direction. The 3-dB analog modulation bandwidth of the TO-38-can packaged GaN blue LD biased at 65 mA and controlled at 25 degrees C is only 900 MHz, which can be extended to 1.5 GHz for OFDM encoding after throughput intensity optimization. When delivering the 4-Gbps 16-QAM OFDM data within 1-GHz bandwidth, the error vector magnitude (EVM), signal-to-noise ratio (SNR) and bit-error-rate (BER) of the received data are observed as 8.4%, 22.4 dB and 3.5 x 10(-8), respectively. By increasing the encoded bandwidth to 1.5 GHz, the TO-38-can packaged GaN blue LD enlarges its transmission capacity to 6 Gbps but degrades its transmitted BER to 1.7 x 10(-3). The same transmission capacity of 6 Gbps can also be achieved with a BER of 1 x 10(-6) by encoding 64-QAM OFDM data within 1-GHz bandwidth. Using the 1.5-GHz full bandwidth of the TO-38-can packaged GaN blue LD provides the 64-QAM OFDM transmission up to 9 Gbps, which successfully delivers data with an EVM of 5.1%, an SNR of 22 dB and a BER of 3.6 x 10(-3) passed the forward error correction (FEC) criterion. The studied device structure has a 3/2 lambda asymmetric cavity design, which can let the internal transit time of injected carriers be as short as that of 1/2 lambda cavity design and further improve its performance in terms of speed and output power for high single-mode operation. Our proposed VCSEL structure with p-type doping shows superior modulation speed with an output power comparable with that of the un-doped reference device under room temperature operation. Furthermore, when the operating temperature reaches 85 degrees C, there is a significant improvement in both the modulation speed and maximum power of the p-doped structures. According to our simulation, this can be attributed to the change in the quasi-Fermi levels of the injected carriers after the addition of p-doping in the active layers, which minimizes the electron leakage under high-temperature operation.Item type:Item, 850/940-nm VCSEL for optical communication and 3D sensing(2018-01-01) ;Cheng, Chih-Hsien ;Shen, Chih-Chiang ;Kao, Hsuan-Yun ;Hsieh, Dan-HuaWang, Huai-YungThis paper is going to review the state-of-the-art of the high-speed 850/940-nm vertical cavity surface emitting laser (VCSEL), discussing the structural design, mode control and the related data transmission performance. InGaAs/AlGaAs multiple quantum well (MQW) was used to increase the differential gain and photon density in VCSEL. The multiple oxide layers and oxide-confined aperture were well designed in VCSEL to decrease the parasitic capacitance and generate single mode (SM) VCSEL. The maximal modulation bandwidth of 30 GHz was achieved with well-designed VCSEL structure. At the end of the paper, other applications of the near-infrared VCSELs are discussed.Item type:Item, An Investigation of Carbon-Doping-Induced Current Collapse in GaN-on-Si High Electron Mobility Transistors(2016-06-01) ;Tzou, An-Jye ;Hsieh, Dan-Hua ;Chen, Szu-Hung ;Liao, Yu-KuangLi, Zhen-YuThis paper reports the successful fabrication of a GaN-on-Si high electron mobility transistor (HEMT) with a 1702 V breakdown voltage (BV) and low current collapse. The strain and threading dislocation density were well-controlled by 100 pairs of AlN/GaN superlattice buffer layers. Relative to the carbon-doped GaN spacer layer, we grew the AlGaN back barrier layer at a high temperature, resulting in a low carbon-doping concentration. The high-bandgap AlGaN provided an effective barrier for blocking leakage from the channel to substrate, leading to a BV comparable to the ordinary carbon-doped GaN HEMTs. In addition, the AlGaN back barrier showed a low dispersion of transiently pulsed I-D under substrate bias, implying that the buffer traps were effectively suppressed. Therefore, we obtained a low-dynamic on-resistance with this AlGaN back barrier. These two approaches of high BV with low current collapse improved the device performance, yielding a device that is reliable in power device applications.Item type:Item, Backscattering Effect of Phosphor Diffuser on the Blue Laser Diode Based 5.2-Gbps Li-Fi Communication Link(2016) ;Chi, Yu-Chieh ;Wu, Tsai-Chen ;Hsieh, Dan-Hua ;Kuo, Hao-ChungLin, Gong-RuA laser diode (LD) based Li-Fi transmitter using phosphor diffuser diverged 450-nm blue LD for white-lighting and 5.2-Gbit/s OFDM with EVM of 17.3%, SNR of 15.3 dB and FEC qualified BER of 3.1x10(-3) is demonstrated.Item type:Item, Breakthrough to Non-Vacuum Deposition of Single-Crystal, Ultra-Thin, Homogeneous Nanoparticle Layers: A Better Alternative to Chemical Bath Deposition and Atomic Layer Deposition(2017-04-01) ;Liao, Yu-Kuang ;Liu, Yung-Tsung ;Hsieh, Dan-Hua ;Shen, Tien-LinHsieh, Ming-YangMost thin-film techniques require a multiple vacuum process, and cannot produce high-coverage continuous thin filmswith the thickness of a fewnanometers on rough surfaces. We present a new "paradigm shift" non-vacuum process to deposit high-quality, ultra-thin, single-crystal layers of coalesced sulfide nanoparticles (NPs) with controllable thickness down to a few nanometers, based on thermal decomposition. This provides high-coverage, homogeneous thickness, and large-area deposition over a rough surface, with little material loss or liquid chemical waste, and deposition rates of 10 nm/min. This technique can potentially replace conventional thin-film deposition methods, such as atomic layer deposition (ALD) and chemical bath deposition (CBD) as used by the Cu(In, Ga) Se2 (CIGS) thin-film solar cell industry for decades. We demonstrate 32% improvement of CIGS thin-film solar cell efficiency in comparison to reference devices prepared by conventional CBD deposition method by depositing the ZnS NPs buffer layer using the new process. The new ZnS NPs layer allows reduction of an intrinsic ZnO layer, which can lead to severe shunt leakage in case of a CBD buffer layer. This leads to a 65% relative efficiency increase.Item type:Item, Characterization of large area Cu(In,Ga)Se-2 nanotip arrays via photoluminescence(2012) ;Liao, Yu-Kuang ;Lin, Woei-Tyng ;Hsieh, Dan-Hua ;Kuo, Shou-YiLai, Fang-IIn this study, photoluminescence (PL) measurements were used to characterized Cu(In,Ga)Se-2 nanotip arrays (CIGS NTRs). Large area CIGS NTRs were yielded by using one step Ar+ milling process without template. Formation mechanism of NTRs is due to a highly anisotropic milling effect of the quaternary components compound. In both CIGS thin films with and without NTRs, saturation effects of Donor-Acceptor Pair (DAP) had been observed while excitation power dependence PL measurements. Comparing with thin film CIGS without NTRs, it has revealed that the concentration DAP had been changed after formation of CIGS NTRs and had enhanced its carrier density of the p-type semiconductor.Item type:Item, Device Modeling of the Performance of Cu(In,Ga)Se-2 Solar Cells with V-Shaped Bandgap Profiles(2014) ;Kuo, Shou-Yi ;Hsieh, Ming-Yang ;Hsieh, Dan-Hua ;Kuo, Hao-ChungChen, Chyong-HuaThe effect of Cu(In,Ga)Se-2 (CIGS) with V-shaped bandgap on device performance is investigated in detail. A series of Ga/(In+Ga) ratio are set to study the influence of V-shaped bandgap profile on the electricity of CIGS thin film solar cells. The modeling of device current density-voltage (J-V) curve and bandgap grading profile corresponded well to measurement results. Detailed characteristic and modeling results show that an increased gradient of bandgap from valley to the buffer layer CdS will result in a barrier and lead to an enhanced recombination in the valley. This phenomenon can be modified by the back electric field resulting from a gradient bandgap from valley (bandgap minimum) to the Mo back contact. These results indicate CIGS-based solar cells can achieve higher performance by optimizing the V-shaped bandgap profile.Item type:Item, Greatly Improved Carrier Injection in GaN-based VCSEL by Multiple Quantum Barrier Electron Blocking Layer(2015) ;Hsieh, Dan-Hua ;Tzou, An-Jye ;Lin, Da-Wei ;Kao, Tsung-ShengLin, Chien-ChungIn this report, the fabrication and characteristics of III-nitride based vertical-cavity surface-emitting laser (VCSEL) with bulk AlGaN and AlGaN/GaN superlattice electron blocking layer (EBL) are observed experimentally and theoretically. The results have been revealed that laser performance is improved by using superlattice EBL. The output power and the slope efficiency are enhanced by the improvement of carrier injection into active region. And the reduction of threshold current density from 10 to 8 kA/cm2 is also observed. Theoretical calculation results suggest that the improved carrier injection efficiency can be mainly attributed to the partial release of the strain at the interface of last quantum barrier and superlattice EBL and hence the increase of electrons and holes effective barrier height.Item type:Item, Growth and characterization of Cu(In,Ga)Se-2 thin films by nanosecond and femtosecond pulsed laser deposition(2014-06-02) ;Chen, Shih-Chen ;Hsieh, Dan-Hua ;Jiang, Hsin ;Liao, Yu-KuangLai, Fang-IIn this work, CuIn1-xGaxSe2 (CIGS) thin films were prepared by nanosecond (ns)- and femtosecond (fs)-pulsed laser deposition (PLD) processes. Different film growth mechanisms were discussed in perspective of the laser-produced plasmas and crystal structures. The fs-PLD has successfully improved the inherent flaws, Cu-2 (-) Se-x, and air voids ubiquitously observed in ns-PLD-derived CIGS thin films. Moreover, the prominent antireflection and excellent crystalline structures were obtained in the fs-PLD-derived CIGS thin films. The absorption spectra suggest the divergence in energy levels of radiative defects brought by the inhomogeneous distribution of elements in the fs-PLD CIGS, which has also been supported by comparing photoluminescence (PL) spectra of ns- and fs-PLD CIGS thin films at 15 K. Finally, the superior carrier transport properties in fs-PLD CIGS were confirmed by fs pump-probe spectroscopy and four-probe measurements. The present results indicate a promising way for preparing high-quality CIGS thin films via fs-PLD.Item type:Item, High-Efficiency InGaN/GaN Core-Shell Nanorod Light-Emitting Diodes With Low-Peak Blueshift and Efficiency Droop(2017-03) ;Tzou, An-Jye ;Hsieh, Dan-Hua ;Hong, Kuo-Bin ;Lin, Da-WeiHuang, Jhih-KaiIn this study, novel three-dimensional (3-D) nanoscale structures and methodology are demonstrated for application in high-efficiency core-shell nanorod (NR) light-emitting diodes (LEDs). The key to our successful growth of the structures is the introduction of passivation, which can be used to selectively grow active layers in desired structures. Through the fabrication methodology, core-shell NR green LEDs exhibiting large nonpolar active region and homogeneous indium distributions without a point tip shape were achieved. Stable light emission at a central wavelength of 518 nm was achieved as the injected current increased to more than 40 mA. The improved NR LEDs exhibited a stable luminescence emission wavelength (blueshift of 62 nm) and low-efficiency droop (18.1%) at 200 mA. Our scheme is scalable and compatible with current technologies, which provides a new perspective for developing high-performance, 3-D nanoscale optoelectronic devices.Item type:Item, High-Speed and Duo-Mode 850 nm VCSELs for 47 Gbps Optical Interconnect over 1 km OM4 Fiber(2015) ;Lu, I-Cheng ;Wei, Chia-Chien ;Chen, Hsing-Yu ;Chen, Kuan-ZhouHuang, Cheng-HsiangNovel duo-mode 850nm VCSELs with short (lambda/2) cavity, oxide-relief and Zn-diffusion apertures are demonstrated to balance the trade-off of speed and reaching bottleneck of VCSELs. Extremely-high data rate (47-Gbps) over 1005m OM4-fiber transmission is reported.Item type:Item, Highly Efficient Flexible Hybrid Nanocrystal-Cu(In,Ga)Se-2 (CIGS) Solar Cells(2015-01-21) ;Liao, Yu-Kuang ;Brossard, Mael ;Hsieh, Dan-Hua ;Lin, Tzu-NengCharlton, Martin D. B.A novel scheme for hybridizing inkjet-printed thin film Cu(In,Ga)Se-2 (CIGS) solar cells with self-assembled clusters of nanocrystal quantum dots (NQDs), which provides a 10.9% relative enhancement of the photon conversion efficiency (PCE), is demonstrated. A non-uniform layer of NQD aggregates is deposited between the transparent conductive oxide and a CdS/CIGS p-n junction using low cost pulsed-spray deposition. Hybridization significantly improves the external quantum efficiency of the hybrid devices in the absorption range of the NQDs and in the red to near-IR parts of the spectrum. The low wavelength response enhancement is found to be induced by luminescent down-shifting (LDS) from the NQD layer, while the increase at longer wavelengths is attributed to internal scattering from NQD aggregates. LDS is demonstrated using time-resolved spectroscopy, and the morphology of the NQD layer is investigated in fluorescence microscopy and cross-sectional transmission electron microscopy. The influence of the NQD dose on the PCE of the hybrid devices is investigated and an optimum value is obtained. The low costs and limited material consumptions associated with pulsed-spray deposition make these flexible hybrid devices promising candidates to help push thin-film photovoltaic technology towards grid parity.Item type:Item, Investigation of Cu-Zn Point Defect on the Photovaltaic Performance of the RF-Sputtered Cu2ZnSnSe4-Based Thin Film Solar Cell(2013-01-01) ;Kuo, Shou-Yi ;Hsieh, Dan-Hua ;Yanga, Jui-Fu ;Lai, Fang-IKuo, Hao-ChungA 4.4 % RF-sputtered Cu2ZnSnSe4 thin film solar cell was studied by transmittance electron microscopy (TEM) and photoluminescence (PL). The result reveals non-uniform elemental distribution and large potential fluctuation mainly induced by Cu-Zn defect.Item type:Item, Non-antireflective Scheme for Efficiency Enhancement of Cu(In,Ga)Se-2 Nanotip Array Solar Cells(2013-08-01) ;Liao, Yu-Kuang ;Wang, Yi-Chung ;Yen, Yu-Ting ;Chen, Chia-HsiangHsieh, Dan-HuaWe present systematic works in characterization of CIGS nanotip arrays (CIGS NTRs). CIGS NTRs are obtained by a one-step ion-milling process by a direct-sputtering process of CIGS thin films (CIGS TF) without a postselenization process. At the surface of CIGS NTRs, a region extending to 100 nm in depth with a lower copper concentration compared to that of CIGS TF has been discovered. After KCN washing, removal of secondary phases can be achieved and a layer with abundant copper vacancy (V-Cu) was left. Such compositional changes can be a benefit for a CIGS solar cell by promoting formation of Cd-occupied Cu sites (Cd-Cu) at the CdS/CIGS interface and creates a type-inversion layer to enhance interface passivation and carrier extraction. The raised V-Cu concentration and enhanced Cd diffusion in CIGS NTRs have been verified by energy dispersive spectrometry. Strengthened adhesion of Al:ZnO (AZO) thin film on CIGS NTRs capped with CdS has also been observed in SEM images and can explain the suppressed series resistance of the device with CIGS NTRs. Those improvements in electrical characteristics are the main factors for efficiency enhancement rather than antireflection.Item type:Item, Non-thermal alloyed ohmic contact process of GaN-based HEMTs by pulsed laser annealing(2016-05) ;Tzou, An-Jye ;Hsieh, Dan-Hua ;Chen, Szu-Hung ;Li, Zhen-YuChang, Chun-YenWe have demonstrated Si implantation incorporation into GaN HEMTs with a non-alloyed ohmic contact process. We optimized the power density of pulsed laser annealing to activate implanted Si dopants without a thermal metallization process. The experimental results show that the GaN surface will be reformed under the high power density of the illumination conditions. It provides a smooth surface for following contact engineering and leads to comparable contact resistance. The transmission line model (TLM) measurement shows a lower contact resistance to 6.8. x. 10(-7) Omega . cm(2) via non-alloyed contact technology with significantly improved surface morphology of the contact metals. DC measurement of HEMTs shows better current and on-resistance. The on-resistance could be decreased from 2.18 to 1.74 m Omega-cm(2) as we produce a lower contact resistance. Pulsed laser annealing also results in lower gate leakage and smaller dispersion under a pulse I-V measurement, which implies that the density of the surface state is improved.Item type:Item, Observation of unusual optical transitions in thin-film Cu(In,Ga)Se-2 solar cells(2012-11-05) ;Liao, Yu-Kuang ;Kuo, Shou-Yi ;Lin, Woei-Tyng ;Lai, Fang-IHsieh, Dan-HuaIn this paper, we examine photoluminescence spectra of Cu(In,Ga)Se-2 (CIGS) via temperature-dependent and power-dependent photoluminescence (PL). Donor-acceptor pair (DAP) transition, near-bandedge transition were identified by their activation energies. S-shaped displacement of peak position was observed and was attributed to carrier confinement caused by potential fluctuation. This coincides well with the obtained activation energy at low temperature. We also present a model for transition from V-Se to V-In and to V-Cu which illustrates competing mechanisms between DAPs recombinations. The UV micro-LED array is used as an efficient excitation source for the QDs. The aerosol jet technique provides a narrow linewidth on the micrometer scale for a precise jet of QDs on the micro-LEDs. To reduce the optical cross-talk effect, a simple lithography method and photoresist are used to fabricate the mold, which consists of a window for QD jetting and a blocking wall for cross-talk reduction. The cross-talk effect of the well-confined QDs in the window is confirmed by a fluorescence microscope, which shows clear separation between QD pixels. A distributed Bragg reflector is covered on the micro-LED array and the QDs' jetted mold to further increase the reuse of UV light. The enhanced light emission of the QDs is 5%, 32%, and 23% for blue, green, and red QDs, respectively. (C) 2017 Chinese Laser Press
