The post-deposition thermal annealing of an ultrathin (approximate to 5nm) nickel film evaporated on thermally grown SiO2 tunnelling barrier has been performed to form the nickel NCs. The formation of tiny nickel NCs is confirmed from the high-resolution transmission electron microscope micrographs. The electrical capacitancevoltage (CV) characteristics of the optimised 1000 degrees C, 5min annealed sample shows a large memory window of 20V at +/- 20V sweeping voltage. The charge storage properties are found to be significantly improved as compared to control samples. The frequency dependent CV measurements indicate the dominant charge trapping in Ni NCs, making the memory structure attractive for use in future nanoscale high-performance applications.Item type:Item, Enhanced Switching Properties in TaOx Memristors Using Diffusion Limiting Layer for Synaptic Learning(2020-01-01) ;Jung, Pei-Yu ;Panda, Debashis ;Chandrasekaran, Sridhar ;Rajasekaran, SaileshTseng, Tseung-YuenTo move towards a new generation powerful computing system, brain-inspired neuromorphic computing is expected to transform the architecture of the conventional computer, where memristors are considered to be potential solutions for synapses part. We propose and demonstrate a novel approach to achieve remarkable improvement of analog switching linearity in TaN/Ta/TaOx/Al2O3/Pt/Si memristors by varying Al2O3 layer thickness. Presence of the Al2O3 layer is confirmed from the Auger Electron Spectroscopy study. Good analog switching ratio of about 100x and superior switching uniformity are observed for the 1 nm Al2O3 based device. Multilevel capability of the memristive devices is also explored for prospective use as a synapse. More than 104 and 4 x 10(4) cycles nondegradable dc and ac endurances, respectively, alongwith 10(4) second retention are achieved for the optimized device. Improved linearities of 2.41 and -2.77 for potentiation and depression, respectively are obtained for such 1 nm Al2O3-based devices. The property of gradual resistance changed by pulse amplitudes confirms that the TaOx memristors can be potentially used as an electronic synapse.Item type:Item, Enhanced switching uniformity in AZO/ZnO1-x/ITO transparent resistive memory devices by bipolar double forming(2015-07-20) ;Simanjuntak, Firman Mangasa ;Panda, Debashis ;Tsai, Tsung-Ling ;Lin, Chun-AnWei, Kung-HwaThe influence of single and double forming on the switching stability of AZO/ZnO1-x/ITO transparent resistive memory devices was investigated. Devices that underwent single forming exhibited severe switching instability, where as those that underwent double forming exhibited excellent switching uniformity. The quantity of conducting filaments can be limited by applying the two-step forming process. Consequently, the set/reset process can be controlled, enhancing switching stability. Satisfactory endurance with an acceptable ON/OFF ratio of 10(2) and satisfactory retention behavior of 10(4)s at room temperature confirmed the reliability of optimized devices. Furthermore, highly transparent devices (transparency of approximately 85% in visible range) have been fabricated. Highly stable analog switching behavior for more than 2500 cycles with a good memory window of approximately two orders makes it suitable for synapse application. The synaptic response is investigated by applying identical electrical pulses. The potentiation and depression of the device used the conventional identical single-pulse scheme to perform high nonlinearity (0.83) and decaying training epochs. However, the linearity and the training epochs are improved to 0.44 by implementing the identical double-pulse scheme. The proposed double-pulse scheme offers a broad dynamic range (200) having 320 conductance states. This invisible structure and double-pulse scheme can be highly suitable for the neuromorphic computing devices.Item type:Item, Enhancing the memory window of AZO/ZnO/ITO transparent resistive switching devices by modulating the oxygen vacancy concentration of the top electrode(2015-11-01) ;Simanjuntak, Firman Mangasa ;Panda, Debashis ;Tsai, Tsung-Ling ;Lin, Chun-AnWei, Kung-HwaThe effect of a defect concentration-modified top electrode on the bipolar resistance switching of transparent Al-doped ZnO/ZnO/ITO [AZO(TE)/ZnO/ITO(BE)] devices was investigated. Different oxygen vacancy concentrations in the top electrode, Al-doped ZnO, can be simply controlled by modulating the sputtering working pressure condition from 1.2 to 12 mTorr. The oxygen vacancy concentration between AZO and ZnO may trigger oxygen diffusion at the interface and affect the switching characteristic. High oxygen release from a ZnO resistive layer caused by excessive oxygen vacancy concentration at the top electrode is responsible for reducing the memory window as a result of reduced oxygen available to rupture the filament. Top electrode based on lower oxygen vacancy concentration has a higher memory window and an asymmetric resistive switching characteristic. However, all set of devices have excellent endurance of more than 10(4) cycles. This study showed that an Al-doped ZnO top electrode helps not only to achieve a transparent device but also to enhance memory properties by providing a suitable oxygen vacancy concentration.Item type:Item, Forming-free bipolar resistive switching in nonstoichiometric ceria films(2014-01-27) ;Ismail, Muhammad ;Huang, Chun-Yang ;Panda, Debashis ;Hung, Chung-JungTsai, Tsung-LingThe mechanism of forming-free bipolar resistive switching in a Zr/CeO (x) /Pt device was investigated. High-resolution transmission electron microscopy and energy-dispersive spectroscopy analysis indicated the formation of a ZrO (y) layer at the Zr/CeO (x) interface. X-ray diffraction studies of CeO (x) films revealed that they consist of nano-polycrystals embedded in a disordered lattice. The observed resistive switching was suggested to be linked with the formation and rupture of conductive filaments constituted by oxygen vacancies in the CeO (x) film and in the nonstoichiometric ZrO (y) interfacial layer. X-ray photoelectron spectroscopy study confirmed the presence of oxygen vacancies in both of the said regions. In the low-resistance ON state, the electrical conduction was found to be of ohmic nature, while the high-resistance OFF state was governed by trap-controlled space charge-limited mechanism. The stable resistive switching behavior and long retention times with an acceptable resistance ratio enable the device for its application in future nonvolatile resistive random access memory (RRAM).Item type:Item, Growth, dielectric properties, and memory device applications of ZrO2 thin films(2013-03-15) ;Panda, Debashis ;Tseng, Tseung-Yuen ;電子工程學系及電子研究所Department of Electronics Engineering and Institute of ElectronicsIn the advancement of complementary metal-oxide-semiconductor device technology, SiO2 was used as an outstanding dielectric and has dominated the microelectronics industry for the last few decades. However, with the recent size downscaling, ultrathin SiO2 is no longer suitable. ZrO2 has been introduced as a high-k dielectric to replace SiO2. This paper reviews recent progress of ZrO2 thin films as dielectric layers for volatile dynamic random access memory ( DRAM) applications and as a gate dielectric for CMOS devices. The effects of different top and bottom electrodes, and different doping elements, on ZrO2 dielectric properties are described. Applications discussed include the use of ZrO2 in Ge and SiGe nanocrystal-embedded nonvolatile flash memory devices. The impact of electrode materials, metal nanocrystals, metal implantation, metal doping, metal layers, and oxide ion conductor buffer layer on resistive switching properties and switching parameters of emerging ZrO2-based resistive switching memory devices for high speed, low power, nanoscale, nonvolatile memory devices are briefly reviewed. A roadmap of the applications of ZrO2 thin film in future low power, nanoscale microelectronic device applications is realized from this review. (c) 2013 Elsevier B.V. An appropriate amount of cobalt dopant in ZnO resistive layer demonstrated sufficient memory window and switching stability. In contrast, pure ZnO devices demonstrated a poor memory window, and using an excessive dopant concentration led to switching instability. To achieve suitable memory performance, relying only on controlling defect concentrations is insufficient; the grain growth orientation of the resistive layer must also be considered. Stable endurance with an ON/OFF ratio of more than one order of magnitude during 5000 cycles confirmed that the Co-doped ZnO device is a suitable candidate for resistive random access memory application. Additionally, fully transparent devices with a high transmittance of up to 90% at wavelength of 550 nm have been fabricated. After depositing a Ge layer, a 600 degrees C rapid thermal annealing is carried out. Compared to other Ge positions, the lowest forming voltage and the most stable resistive behavior are observed in the cell with a Ge layer near the top electrode. The curve fitting of high resistance state and low resistance state shows that Schottky emission in reset process and the ionic conduction during set process. The improved switching properties could be related to the formation of Gerrnanium oxide and the defect concentration reduction after annealing process.Item type:Item, Improving linearity by introducing Al in HfO2 as a memristor synapse device(2019-11-01) ;Chandrasekaran, Sridhar ;Simanjuntak, Firman Mangasa ;Saminathan, R. ;Panda, DebashisTseng, Tseung-YuenArtificial synapse having good linearity is crucial to achieve an efficient learning process in neuromorphic computing. It is found that the synaptic linearity can be enhanced by engineering the doping region across the switching layer. The nonlinearity of potentiation and depression of the pure device is 36% and 91%, respectively; meanwhile, the nonlinearity after doping can be suppressed to be 22% (potentiation) and 60% (depression). Henceforth, the learning accuracy of the doped device is 91% with only 13 iterations; meanwhile, the pure device is 78%. A detailed conduction mechanism to understand this phenomenon is proposed.Item type:Item, One-dimensional ZnO nanostructures: fabrication, optoelectronic properties, and device applications(2013-10-01) ;Panda, Debashis ;Tseng, Tseung-Yuen ;電子工程學系及電子研究所Department of Electronics Engineering and Institute of ElectronicsOne-dimensional (1D) zinc oxide (ZnO) nanostructures have been extensively and intensively studied for several decades not only for their extraordinary chemical and physical properties, but also for their current and future different electronic and optoelectronic device applications. Auger electron spectroscopy analysis indicates no metal diffusion from the electrodes and silicide layer on high-k film. Cross-sectional transmission electron microscopic micrographs revealed the thicknesses of the HfO2 and silicide layer. Significant decrease of forming voltage is observed for the 550 degrees C, 1 min annealed device embedded with nickel silicide (NiSi) layers. Entire device shows bipolar switching properties with very low set/reset voltage. The optimized annealed device with NiSi embedded layer exhibits improved memory performances such as good on/off ratio (>10(2)), long retention more than 10(4)s, and reasonable endurance (>10(3) cycles). A conducting filament model based on two stacks structure is employed to well explain the switching behaviors. (C) 2012 American Institute of Physics. The mixing sequence was changed; thus, morphologies were changed from spherical nanoparticles to nanoflakes and oxygen vacancies were increased. Electrochemical studies have revealed that tetragonal CoMn2O4 spinels with a higher number of oxygen vacancies exhibit a higher specific capacitance of 1709 F g(-1) than those with a lower number of oxygen vacancies, which have a higher specific capacitance of 990 F g(-1). Oxygen vacancies create an active site for oxygen ion intercalation. Therefore, oxidation-reduction reactions occur because of the diffusion of oxygen ions at octahedral/tetrahedral crystal edges. The solid-state asymmetric pseudocapacitor exhibits a maximum energy density of 32 Wh.kg(-1) and an excellent cyclic stability of nearly 100%.Item type:Item, Status and Prospects of ZnO-Based Resistive Switching Memory Devices(2016-08-19) ;Simanjuntak, Firman Mangasa ;Panda, Debashis ;Wei, Kung-Hwa ;Tseng, Tseung-Yuen材料科學與工程學系In the advancement of the semiconductor device technology, ZnO could be a prospective alternative than the other metal oxides for its versatility and huge applications in different aspects.
