    Properties of nitrogen-implanted p-type ZnO films grown on Si3N4/Si by radio-frequency magnetron sputtering

    An nitrogen-implanted p-type ZnO film has been grown on a Si substrate buffered with Si3N4 using radio-frequency magnetron sputtering. The Si3N4 buffer layer can effectively improve film stoichiometry and reduce the formation of oxygen vacancies compared to ZnO on Si. The electrical properties of the p-type ZnO films implanted with 5x10(12)-1x10(14) cm(-2) N+ dose show a hole concentration of 5.0x10(16)-7.3x10(17) cm(-3), hole mobility of 2.51-6.02 cm(2)/V s, and resistivity of 10.11-15.3 Omega cm. The p-type ZnO films also showed an excellent crystallinity and a strong ultraviolet emission peak near 3.30 eV at room temperature. Moreover, as evidenced by extended x-ray absorption fine structure analysis, the local structure of the p-type ZnO films was changed due to the substitution of nitrogen ions for oxygen ions in p-type ZnO films. Our finding of p-type ZnO films grown on a Si3N4/Si substrate could provide a simple method to fabricate reproducible p-type ZnO films on silicon substrate for the development of large-scale optoelectronic integration device.     Strong red emission in heterojunctions of conjugated polymer blends

    We demonstrate strong red electroluminescence in bilayer polymer light-emitting diodes with poly(3-hexylthiophene) and polyfluorene copolymers. The emission spectrum of the diode, peaked at 612 nm, is different from either of the two polymer layers, and is attributed to the exciplex state existing only at the heterojunction. The efficiency of this junction emission is very high for red polymer light-emitting diodes. Peak luminance of 3500 cd/m(2) with yield 1.3 cd/A is achieved. The emission color can be made more saturated by blending red-emitting polymers into the polyfluorene to eliminate the small residual green emission. (C) 2004 American Institute of Physics.

    Magnetically tunable room-temperature 2 pi liquid crystal terahertz phase shifter

    Tunable phase shift up to 360degrees at 1 THz is achieved with a liquid crystal (LC) device. The key to this design is (1) the use of a nematic LC, E7, which exhibits a birefringence of similar to0.17 (0.2-1.2 THz); (2) a LC cell (3-mm in thickness) with sandwiched structure to increase the interaction length while minimizing interface Fresnel losses; and (3) the use of magnetic field to align the thick LC cell and achieve continuous tuning of phase from 0 to 360degrees. This device can be operated over a broad range near room temperature. (C) 2004 Optical Society of America.
