Analysis of anomalous traps measured by charge pumping technique in HfO2/metal gate n-channel metal-oxide-semiconductor field-effect transistors

This letter investigates anomalous traps measured by charge pumping technique in high voltage in HfO2/metal gate n-channel metal-oxide-semiconductor field-effect transistors. N-V-high level characteristic curves with different duty ratios indicate that the electron discharge time dominates the value of N for extra traps. By fitting ln (N (t(base level) = 2.5 mu s)-N (t(base level)))-Delta t(base level) at different temperatures and computing the equation t = tau(0) exp (alpha(e,SiO2)d(SiO2) + alpha(e,HfO2)d(HfO2,trap)), results show that these extra traps measured by the charge pumping technique at high voltage can be attributed to high-k bulk shallow traps. An electrically switchable surface free energy on a liquid crystal and polymer composite film

An electrically switchable surface free energy on a liquid crystal and polymer composite film (LCPCF) resulting from the orientations of liquid crystal molecules is investigated. By modification of Cassie's model and the measurement based on the Chibowski's film pressure model (E. Chibowski, Adv. Colloid Interface Sci. 103, 149 (2003)), the surface free energy of LCPCF is electrically switchable from 36 x 10(-3)J/m(2) to 51 x 10(-3)J/m(2) while the average tilt angle of LC molecules changes from 0 degrees to 32 degrees with the applied pulsed voltage. The switchable surface free energy of LCPCF can help us to design biosensors and photonics devices, such as electro-optical switches, blood sensors, and sperm testers. A holographic projection system with an electrically tuning and continuously adjustable optical zoom

A holographic projection system with optical zoom is demonstrated. By using a combination of a LC lens and an encoded Fresnel lens on the LCoS panel, we can control zoom in a holographic projector. The magnification can be electrically adjusted by tuning the focal length of the combination of the two lenses. The zoom ratio of the holographic projection system can reach 3.7:1 with continuous zoom function. The optical zoom function can decrease the complexity of the holographic projection system. Efficiency and droop improvement in green InGaN/GaN light-emitting diodes on GaN nanorods template with SiO2 nanomasks

This study presents the green InGaN/GaN multiple quantum wells light-emitting diodes (LEDs) grown on a GaN nanorods template with SiO2 nanomasks by metal-organic chemical vapor deposition. By nanoscale epitaxial lateral overgrowth, microscale air voids were formed between nanorods and the threading dislocations were efficiently suppressed. The electroluminescence measurement reveals that the LEDs on nanorods template with SiO2 nanomasks suffer less quantum-confined Stark effect and exhibit higher light output power and lower efficiency droop at a high injection current as compared with conventional LEDs. Fourier-transform microwave spectroscopy was applied to observe the J = 1-0 rotational transition of the H-2-HCN complex for both the ortho-and para-H-2 species to obtain improved molecular constants by an analysis combined with the millimeter-wave data. It was confirmed that the para-and ortho-H-2 species have different configurations: namely H-2 is attached to the H end of HCN in the former, while to the N end in the latter. For the ortho-H-2 species, the hyperfine splitting due to the magnetic interaction between the hydrogen nuclei was observed to give the nuclear spin-spin coupling constant d(H) = 54.6(38) kHz. A dual-pixel circuit includes first and second OLEDs, and a driving circuit that includes first and second driving transistors, a capacitor, and a switching module operable between first and second modes based on a data voltage, first and second scan voltages, and first and second bias signals. When the switching module is operated in the first mode, the first OLED is forward-biased to emit light, and the second OLED is reverse-biased. When the switching module is operated in the second mode, the first OLED is reverse-biased, and the second OLED is forward-biased to emit light.

An innovative dual-port subthreshold static random access memory (SRAM) cell for sub-threshold voltage operation is disclosed. During write mode, the dual-port subthreshold SRAM cell would cut off the positive feedback loop of the inverters and utilize the reverse short-channel effect to enhance write capability. The single-ended read/write port structure further reduces power consumption of the lengthy bit line. Therefore, the dual-port subthreshold SRAM cell is a suitable for long operation in a first-in first-out memory system. Although the lower voltage reduces the stability of the memory cell, the dual-port subthreshold SRAM cell of the present invention can still stably operate.

A manufacturing method of a device having series-connected HEMTs is presented. Transistors are formed on a substrate and integratedly serial-connected as an integrated device by interconnection wires. Therefore, the voltage of the device is the sum of the voltages across each transistors so that the device can have high breakdown voltage.

In a cooperative spectrum sensing method and system for locationing primary transmitters, each of secondary users transmits to a corresponding one of cognitive radio (CR) base station location information thereof and a received signal strength indicator (RSSI) value generated thereby in response to sensing power signals from the primary transmitters. The CR base stations transmit the location information and the RDDI values of the secondary users to a data fusion center such that the data fusion center obtains the number and locations of the primary transmitters based on the location information and the RSSI values received thereby using a learning algorithm to thereby reconstruct a power propagation map of the primary transmitters.
