延遲線裝置與延遲訊號方法

一種延遲線裝置與延遲訊號方法在此揭露。延遲線裝置包含差動電路、延遲電路與除頻器。差動電路用以將輸入訊號的上升緣以及下降緣分別轉成脈衝而產生脈衝訊號。延遲電路包含內迴路與計數模組。脈衝訊號會驅動內迴路開始運作，當內迴路訊號繞內迴路一次時，代表內迴路延遲一預設時段並將內迴路中的內迴路訊號反相。計數模組用以控制內迴路訊號重複迴圈的次數，在脈衝訊號驅動內迴路時，計數模組開始計算，直到內迴路的重複迴圈次數至預設次數時，計數模組輸出一個延遲訊號並將所算之次數歸零且停止內迴路的運作。
多孔奈米結構之製作方法

一種多孔奈米結構之製作方法，係藉由在一半導體基材上進行一濺鍍製程，以形成一金屬奈米網格陣列。之後，再對上述之半導體基材與金屬奈米網格陣列進行一乾蝕刻製程，以在半導體基材上形成一多孔奈米結構。利用此種製作方法，僅需兩道製程步驟，即可完成高性能之抗反射多孔矽奈米仿生結構的製作，相較於習知，可有效兼具減少繁瑣製程步驟以及具備高抗反射性之優點。

A fully on-chip temperature, process, and voltage sensor includes a voltage sensor, a process sensor and a temperature sensor. The temperature sensor includes a bias current generator, a ring oscillator, a fixed pulse generator, an AND gate, and a first counter. The bias current generator generates an output current related to temperature according to the operating voltage of chip. The ring oscillator generates an oscillation signal according to the output current. The fixed pulse generator generates a fixed pulse signal. The AND gate is connected to the ring oscillator and the fixed pulse generator for performing a logic AND operation on the oscillation signal and the fixed pulse signal, and generating a temperature sensor signal.

A method for treating the threading dislocation within a GaN-containing semiconductor layer is provided. The method includes a substrate is provided. A GaN-containing semiconductor layer with the threading dislocation is formed on the substrate. An etching process with an etching gas is performed to remove the threading dislocation in the GaN-containing semiconductor layer so as to increase the efficiency for the light emitting device.

提出一種整合型天線，該整合型天線包含一第一共振元件以及一第二共振元件，該第二共振元件為一輻射單元。該第一共振元件配置於一晶片上，並接收來自該晶片之一第一信號；該晶片配置於一基板上，而該第二共振元件係配置於該基板上。該第一信號具有一頻率，該第一信號因該頻率使該第一共振元件和該第二共振元件在其之間建立一非接觸式的耦合，使得該第二共振元件產生一第二信號，該第二信號藉由該第二共振元件之輻射單元輻射之。

Resistive random-access memory (ReRAM) has been of wide interest for its potential to replace flash memory in the next-generation nonvolatile memory roadmap. In this study, we have fabricated the Au/ZnO-nanowire/Au nanomemory device by electron beam lithography and, subsequently, utilized in situ transmission electron microscopy (TEM) to observe the atomic structure evolution from the initial state to the low-resistance state (LRS) in the ZnO nanowire. The element mapping of LRS showing that the nanowire was zinc dominant indicating that the oxygen vacancies were introduced after resistance switching. The results provided direct evidence, suggesting that the resistance change resulted from oxygen migration.

A method for fabricating a GaN-based thin film transistor includes: forming a semiconductor epitaxial layer on a substrate, the semiconductor epitaxial layer having a n-type GaN-based semiconductor material; forming an insulating layer on the semiconductor epitaxial layer; forming an ion implanting mask on the insulating layer, the ion implanting mask having an opening to partially expose the insulating layer; ion-implanting a p-type impurity through the opening and the insulating layer to form a p-doped region in the n-type GaN-based semiconductor material, followed by removing the insulating layer and the ion implanting mask; forming a dielectric layer on the semiconductor epitaxial layer; partially removing the dielectric layer; forming source and drain electrodes; and forming a gate electrode.

一種適於自行車之膝蓋防護系統，包括一驅動裝置，係驅動自行車前進。一使用者可經由輸入介面輸入其腿長比例參數。位置偵測裝置係偵測自行車之一踏板曲柄的角度。控制器電性連接驅動裝置、輸入介面與位置偵測裝置，以根據使用者輸入之腿長比例參數計算出一膝蓋受力曲線。藉此，當位置偵測裝置偵測自行車之踏板曲柄形成一特定角度時，控制器係驅使上述之驅動裝置增加一輔助動力，以減輕使用者之膝蓋受力，達到防治膝蓋受傷之功效。

Real-time vibrational spectra in a polyacetylene derivative, poly[o-TFMPA([o-(trifluoromethyl)phenyl]acetylene)] in a broad electronic spectral region were observed using a sub-7-fs laser. Using the frequencies and initial phases of vibrational modes obtained by the spectroscopy, the assignment of the wavepackets was made. From the first moment, Huang-Rhys parameters were determined for six most prominent modes, which characterize the potential hypersurface composed of multi-dimensional vibrational mode spaces. 太陽能集電電源管理系統

本發明係揭露一種太陽能集電電源管理系統，用於管理太陽能光伏電池模組產生的電能，包含：一最大功率追蹤電路模組、一充電電路及一電壓轉換模組；用於管理光伏電池模組的電能轉換、供給外界使用及儲存於儲電池。其中，最大功率追蹤電路模組可調整光伏電池模組的輸出電流，以使光伏電池在輸出極限範圍內可以輸出最大的功率，提升太陽能轉換效率。其中，電壓轉換模組則可以將光伏電池模組產生的電能轉變成不同需求的電壓格式供外界使用，如直流5.6V、1.0V、0.6~0.3V低電壓或-1.2V負電壓的輸出格式。由於該電源管理系統電路結構簡單，可設計成系統晶片(SoC)，除降低成本外，可使應用更為廣泛。
