Item type:Item, Investigation of LaAlO3/ZrO2/a-InGaZnO thin-film transistors using atmospheric pressure plasma jet(2014-04-24) ;Wu, Chien-Hung ;Huang, Hau-Yuan ;Wang, Shui-Jinn ;Chang, Kow-MingHsu, Hsin-YuAmorphous indium-gallium-zinc-oxide thin-film transistors (a-IGZO-TFTs) with the LaAlO3/ZrO2 gate dielectric stack employing a novel atmospheric pressure plasma jet process that results in small subthreshold swing and low threshold voltage are proposed and fabricated. The influence of post-deposition annealing (PDA) temperature on LaAlO3/ZrO2 gate dielectric stack and device performance was investigated. The equivalent oxide thickness of the LaAlO3/ZrO2 dielectric stack decreases from 11.5 nm without annealing to 7 nm after a 500 degrees C annealing was applied. The LaAlO3/ZrO2/a-InGaZnO TFT with a 500 degrees C annealing exhibits a small subthreshold swing of 77 mV.dec(-1), a high field-effect mobility of 9 cm(2).V-1.s(-1) and an excellent current ratio of 1.8 x 10(7), which could be attributed to the improved gate dielectric quality by the PDA. The LaAlO3/ZrO2/a-InGaZnO TFTs with excellent gate control ability allow the device to operate at a low operating voltage with low power consumption.Item type:Item, Theoretical evaluation of diffusion coefficients of (Al2O3)(n) clusters in different bath gases(2014-04-24) ;Sharipov, Alexander S. ;Loukhovitski, Boris I. ;Tsai, Chuen-Jinn ;Starik, Alexander M.環境工程研究所The binary diffusion coefficients of two low lying isomers of (Al2O3)(n), n = 1...4, clusters in different bath gases, that most frequently met in the nature and in the technical applications: H-2, N-2, O-2, CO, H2O as well as their self-diffusion coefficients have been calculated on the basis of kinetic theory and dipole reduced formalism. The parameters of interaction potential have been determined taking into account the contributions of a dispersion, dipole-dipole and dipole-induced dipole interactions between alumina clusters and bath molecules. The dipole moments, polarizabilities and collision diameters of clusters have been obtained by using quantum chemical calculations of cluster structure. The approximations for temperature dependencies of diffusion coefficients for two low-lying isomers of each considered alumina clusters are reported. It is demonstrated that an account for the contributions of the second for each type of clusters does not affect substantially the value of net diffusion coefficient. The diffusion coefficients of the isomers of small (Al2O3)(n) clusters can differ notably in the case when their dipole moments are distinct and they interact with strongly dipole molecules.Item type:Item, Universal Ferroelectric Switching Dynamics of Vinylidene Fluoride-trifluoroethylene Copolymer Films(2014-04-24) ;Hu, Wei Jin ;Juo, Deng-Ming ;You, Lu ;Wang, JunlingChen, Yi-ChunIn this work, switching dynamics of poly(vinylidene fluoride-trifluoroethylene) [P(VDF-TrFE)] copolymer films are investigated over unprecedentedly wide ranges of temperature and electric field. Remarkably, domain switching of copolymer films obeys well the classical domain nucleation and growth model although the origin of ferroelectricity in organic ferroelectric materials inherently differs from the inorganic counterparts. A lower coercivity limit of 50 MV/m and 180 degrees domain wall energy of 60 mJ/m(2) are determined for P(VDF-TrFE) films. Furthermore, we discover in copolymer films an anomalous temperature-dependent crossover behavior between two power-law scaling regimes of frequency-dependent coercivity, which is attributed to the transition between flow and creep motions of domain walls. Our observations shed new light on the switching dynamics of semi-crystalline ferroelectric polymers, and such understandings are critical for realizing their reliable applications.Item type:Item, Homogeneous barrier modulation of TaOx/TiO2 bilayers for ultra-high endurance three-dimensional storage-class memory(2014-04-25) ;Hsu, Chung-Wei ;Wang, Yu-Fen ;Wan, Chia-Chen ;Wang, I-TingChou, Chun-TseThree-dimensional vertical resistive-switching random access memory (V-RRAM) is the most anticipated candidate for fulfilling the strict requirements of the disruptive storage-class memory technology, including low bit cost, fast access time, low-power nonvolatile storage, and excellent endurance. However, an essential self-selecting resistive-switching cell that satisfies these requirements has yet to be developed. In this study, we developed a TaOx/TiO2 double-layer V-RRAM containing numerous highly desired features, including: (1) a self-rectifying ratio of up to 10(3) with a sub-mu A operating current, (2) little cycle-to-cycle and layer-to-layer variation, (3) a steep vertical sidewall profile for high-density integration, (4) forming-free and self-compliance characteristics for a simple peripheral circuit design, and (5) an extrapolated endurance of over 10(15) cycles at 100 degrees C. Furthermore, the switching and self-rectifying mechanisms were successfully modeled using oxygen ion migration and homogeneous barrier modulation. We also suggest the new possibility of monolithically integrating working and storage memory by exploiting a unique tradeoff between retention time and endurance.Item type:Item, RegPhos 2.0: an updated resource to explore protein kinase-substrate phosphorylation networks in mammals(2014-04-25) ;Huang, Kai-Yao ;Wu, Hsin-Yi ;Chen, Yi-Ju ;Lu, Cheng-TsungSu, Min-GangProtein phosphorylation catalyzed by kinases plays crucial roles in regulating a variety of intracellular processes. Owing to an increasing number of in vivo phosphorylation sites that have been identified by mass spectrometry (MS)-based proteomics, the RegPhos, available online at http://csb.cse.yzu.edu.tw/RegPhos2/, was developed to explore protein phosphorylation networks in human. In this update, we not only enhance the data content in human but also investigate kinase-substrate phosphorylation networks in mouse and rat. The experimentally validated phosphorylation sites as well as their catalytic kinases were extracted from public resources, and MS/MS phosphopeptides were manually curated from research articles. RegPhos 2.0 aims to provide a more comprehensive view of intracellular signaling networks by integrating the information of metabolic pathways and protein-protein interactions. A case study shows that analyzing the phosphoproteome profile of time-dependent cell activation obtained from Liquid chromatography-mass spectrometry (LC-MS/MS) analysis, the RegPhos deciphered not only the consistent scheme in B cell receptor (BCR) signaling pathway but also novel regulatory molecules that may involve in it. With an attempt to help users efficiently identify the candidate biomarkers in cancers, 30 microarray experiments, including 39 cancerous versus normal cells, were analyzed for detecting cancer-specific expressed genes coding for kinases and their substrates. Furthermore, this update features an improved web interface to facilitate convenient access to the exploration of phosphorylation networks for a group of genes/proteins. The importance of the autonomic nervous system in atrial arrhythmogenesis is also supported by circadian variation in the incidence of symptomatic AF in humans. Methods that reduce autonomic innervation or outflow have been shown to reduce the incidence of spontaneous or induced atrial arrhythmias, suggesting that neuromodulation may be helpful in controlling AF. In this review, we focus on the relationship between the autonomic nervous system and the pathophysiology of AF and the potential benefit and limitations of neuromodulation in the management of this arrhythmia. We conclude that autonomic nerve activity plays an important role in the initiation and maintenance of AF, and modulating autonomic nerve function may contribute to AF control. Potential therapeutic applications include ganglionated plexus ablation, renal sympathetic denervation, cervical vagal nerve stimulation, baroreflex stimulation, cutaneous stimulation, novel drug approaches, and biological therapies. Although the role of the autonomic nervous system has long been recognized, new science and new technologies promise exciting prospects for the future.Item type:Item, Salt-templated synthesis of Ce/Al catalysts supported on mesoporous silica for acetone oxidation(2014-04-27) ;Lin, Liang-Yi ;Bai, Hsunling ;環境工程研究所Institute of Environmental EngineeringA series of bimetallic Ce/Al catalysts supported on mesoporous silica catalysts were prepared through fast salt-templated aerosol process in this study. The source of sodium silicate precursor was from the alkali-extraction of the opto-electronic industrial waste. The inorganic salt formed during the silicate acidification process was served as an effective and low-cost template, which could be simply removed by water washing at room temperature. The Ce/Al-SiO2 catalysts were fabricated under various aerosol-spraying temperatures, and the temperature effects on the structural and surface properties were investigated by XRD, nitrogen physisorption measurement, SEM/TEM, ICP-MS, Al-27 MAS-NMR, UV-vis spectra, H-2-TPR and NH3-TPD analyses. The catalytic behavior was further evaluated in terms of acetone oxidation. The results revealed that the catalytic oxidation of acetone is mainly governed by the surface redox property, along with the acidity of the catalysts. The Ce/Al-SiO2-300, with high surface acidity and strong surface reducibility, appeared to have the best acetone catalytic performance at temperatures of 100-300 degrees C and its T-90 was at 165 degrees C under acetone inlet concentration of 1000 ppmv and GHSV of 15,000 h(-1). Furthermore, compared with literature data which catalysts were prepared using commercial silicon source and traditional organic surfactant templates, Ce/Al-SiO2-300 showed a comparable catalytic performance, indicating the great potential application of Ce/Al-SiO2 catalysts for the catalytic oxidation of acetone.
