Item type:Item, Ultrafast spin-polarized lasing in a highly photoexcited semiconductor microcavity at room temperature(2015-05-14) ;Hsu, Feng-kuo ;Xie, Wei ;Lee, Yi-Shan ;Lin, Sheng-DiLai, Chih-WeiWe demonstrate room-temperature spin-polarized ultrafast (similar to 10 ps) lasing in a highly optically excited GaAs microcavity. This microcavity is embedded with InGaAs multiple quantum wells in which the spin relaxation time is less than 10 ps. The laser radiation remains highly circularly polarized even when excited by nonresonant elliptically polarized light. The lasing energy is not locked to the bare cavity resonance, and shifts similar to 10 meV as a function of the photoexcited density. Such spin-polarized lasing is attributed to a spin-dependent stimulated process of correlated electron-hole pairs. These pairs are formed near the Fermi edge in a high-density electron-hole plasma coupled to the cavity light field.Item type:Item, CONJUGATED POLYMER COMPOUND(2015-05-14) ;HSU Chain-Shu ;LIN Ching-Yao ;WANG Chien-Lung ;WU Jhong-SianCHAO Yi-HsiangA conjugated polymer compound is disclosed. The power-saving data scheduling system includes a period decision module for selecting a cycle having a shortest delay time as a discontinuous reception (DRX) cycle for each of user from quality of service (QoS) requirements related to network services and channel conditions, and a start offset decision module for calculating the number of users in each of periods of the DRX cycle. In addition, a DRX-aware scheduling module is provided for extending the on period by increasing priority of the user and resetting an inactivity timer if a period required by the user's load is shorter than an off period. Optimal DRX parameters and DRX-aware scheduling are used to resolve the existing issues that the channel conditions, system load and QoS are not taken into consideration when the DRX parameters are determined. In addition, the DRX parameters of a user may be changed dynamically without updating all other users' parameters so as to avoid consuming unnecessary power. Moreover, a power-saving data scheduling method for LTE is also provided.Item type:Item, Investigation of thermal stability and reliability of HfO2 based resistive random access memory devices with cross-bar structure(2015-05-14) ;Chand, Umesh ;Huang, Kuan-Chang ;Huang, Chun-Yang ;Ho, Chia-HuaLin, Chen-HsiThe effect of the annealing treatment of a HfO2 resistive switching layer and the memory performance of a HfO2-based resistive random access memory (cross-bar structure) device were investigated. Oxygen is released from HfO2 resistive switching layers during vacuum annealing, leading to unstable resistive switching properties. This oxygen release problem can be suppressed by inserting an Al2O3 thin film, which has a lower Gibbs free energy, between the HfO2 layer and top electrode to form a Ti/Al2O3/HfO2/TiN structure. This device structure exhibited good reliability after high temperature vacuum annealing and post metal annealing (PMA) treatments. Moreover, the endurance and retention properties of the device were also improved after the PMA treatment. Since the selection of these networks is not unique, a concern is raised whether and under which conditions hierarchical schemes can reveal the same experimentally measured fluctuating behaviors and unique fluctuation related physical properties. To clarify these questions, we introduce stochasticity into the traditional lumping analysis, generalize it from rate equations to chemical master equations and stochastic differential equations, and extract the fluctuation relations between kinetically and thermodynamically equivalent networks under intrinsic and extrinsic noises. The results provide a theoretical basis for the legitimate use of low-dimensional models in the studies of macromolecular fluctuations and, more generally, for exploring stochastic features in different levels of contracted networks in chemical and biological kinetic systems. For this purpose suitable and effective surface functionalization of the diamond material are required. A versatile and reproducible surface modification method of nanoscale diamond is essential for functionalization. We introduce the input of microwave energy to assist the functionalization of nanodiamond surface. The feasibility of such a process is illustrated by comparing the biological assay of ND-paclitaxel synthesized by conventional and microwave irradiating. Using a microwave we manage to have approximately doubled grafted molecules per nanoparticle of nanodiamond. (C) 2015 Elsevier Ltd. Based on an incremental and modular design, a full-scale OPMDC is built on three types of WSS-based optical switching nodes in three tiers. These optical nodes are recursively interconnected according to a pyramid structure parameterized by the number of nodes (B) at the base. Such a pyramid-based topology facilitates horizontal mesh connections that are tailored to achieve flexible optical packet-based transport. To this aim, we design a wavelength scheduling algorithm, called most-contentious-first, augmented with source and destination relay and aggregation (SDRA) via the horizontal mesh connections in the source and destination pods. Simulation results show that employing SDRA results in a vast improvement of throughput from 42.5% to 87.9% at full load, at a cost of no more than two additional hops of latency. Further, we present our OPMDC (B = 7) prototype and provide performance assessment and the measurements of packet latency. Finally, experimental results show that after travelling the longest possible path with six optical nodes in OPMDC, the signal suffers no accumulated distortion and noise from the cascades of WSS and EDFA modules.Item type:Item, Sub-diffraction-limit imaging using mode multiplexing(2015-05-15) ;Wang, Nan ;Miyazaki, Jun ;He, Jinping ;Seto, KeisukeKobayashi, TakayoshiPixel-by-pixel processed fluorescence difference microscopy is experimentally demonstrated by multiplexing excitation laser beams with Gaussian and donut spot shapes and then demultiplexing the fluorescent signals using lock-in amplifiers. With this scheme, a fixed sample of fluorescent spheres and a slice of mouse brain tissue are imaged with resolutions that exceed the diffraction limit. Compared to previously reported subtraction imaging techniques, this pixel-by-pixel scan can be applied to improve the resolution of a moving sample without introducing subtraction errors. The synchronized signal detection feature makes this method extendible to various applications. (C) 2014 Elsevier B.V. The effect of anti-diabetic therapy (ADT) on carcinogenesis among diabetic patients is also unclear. Materials and Methods Using population-based representative insurance claims data in Taiwan, 36,270 DM patients and 145,080 comparison subjects without DM were identified from claims from 2005 to 2010. The association between the top ten leading causes of cancer-related death in Taiwan and DM was evaluated. Whether ADT altered the risk of developing cancer was also investigated. Results Incidence of cancer at any site was significantly higher in patients with DM than in those without (p<0.001). The risk of carcinogenesis imparted by DM was greatest in gastroenterological malignancies (liver, pancreas, and colorectal cancer) as well as lung, breast and oral cancer (p<0.001). Among the oral types of ADT, metformin decreased the risk of lung and liver cancer, but had less effect on reducing the risk of colorectal cancer. alpha-glucosidase inhibitor decreased the risk of developing liver, colorectal, and breast cancer. Apart from intermediateacting insulin, rapid-acting, long-acting, and combination insulin treatment significantly reduced the overall cancer risk among all DM patients. In subgroup analysis, long-acting insulin treatment significantly decreased the risk of lung, liver, and colorectal cancer. Conclusion Our results supported the notion that pre-existing DM increases the incidence of gastroenterological cancer. ADT, especially metformin, alpha-glucosidase inhibitor, and long-acting insulin treatment, may protect patients with DM against these malignancies. It is crucial that oncologists should closely collaborate with endocrinologists to provide an optimal cancerspecific therapy and diabetic treatment to patients simultaneously with cancer and DM.Item type:Item, Design of multifold Ge/Si/Ge composite quantum-dot heterostructures for visible to near-infrared photodetection(2015-05-15) ;Kuo, Ming-Hao ;Lai, Wei-Ting ;Lee, Sheng-Wei ;Chen, Yen-ChunChang, Chia-WeiWe demonstrate an effective approach to grow high-quality thin film (>1 mu m) ofmultifold Ge/Si/Ge composite quantum dots ( CQDs) stacked heterostructures for near infrared photodetection and optical interconnect applications. An otherwise random, self-assembly of variable-fold Ge/Si CQDs has been grown on Si through the insertion of Si spacer layers to produce micron-scale-thick, stacked Ge/Si CQD layers with desired QD morphology and composition distribution. The high crystalline quality of these multifold Ge CQD heterostructures is evidenced by low dark current density of 3.68 pA/mu m(2), superior photoresponsivity of 267 and 220 mA/W under 850 and 980 nm illumination, respectively, and very fast temporal response time of 0.24 ns measured on the Ge/Si CQD photodetectors. We optimize the nanolaser performance by adjusting the thickness of SiNx insulator layer, pillar radius, p-cladding, and n-cladding layers. With a proper design, we can achieve the TE01 mode lasing with an extremely small effective mode volume of 0.135 (lambda(0) /n)(3) and an ultra low threshold gain of 247 cm(-1). The nanolaser is integrated with a silicon-on-insulator waveguide through a bottom-connected grating coupler. By properly modifying the grating coupler period, fill factor, shift position, and grating height, a high coupling efficiency of 88.5% can be acquired.Item type:Item, Uncertainty in applying the linear poroelasticity model to field situations as a result of periodic loading in heterogeneous aquifers(2015-05-15) ;Chang, Ching-Min ;Yeh, Hund-Der ;環境工程研究所Institute of Environmental EngineeringThe solid Earth\'s surface frequently experience changes in total stresses as a result of periodic loading. When the fluid-saturated porous media deform in response to changes in stress, the induced variations in pore volume affect the pore water pressure. The fluid flow therefore occurs in response to the gradient in the induced excess pore water pressure. This work aims at quantifying the spatial variability in excess pressure head produced by the periodic loading accounting for the variation of log hydraulic conductivity (lnK). It is important for the rational management of groundwater resources. A closed-form expression is developed by the nonstationary spectral approach to analyse the influence of the statistical properties of lnK process, the hydraulic parameters, and the spatial position. The general stochastic framework outlined in this work provides a basis for assessing the impact of statistical properties of input aquifer parameters on the output variability (or uncertainty).
