Item type:Item, Communication-Potential of the pi-Gate InAs HEMTs for High-Speed and Low-Power Logic Applications(2019-06-07) ;Yao, Jing-Neng ;Lin, Yueh-Chin ;Wong, Ying-Chieh ;Huang, Ting-JuiHsu, Heng-TungComposite channel (In0.65Ga0.35As/InAs/In0.65Ga0.35As) high electron mobility transistors (HEMTs) with pi-gate structure were investigated for high-speed and low-power logic applications. The conventional and tri-gate MESA HEMTs were compared with the pi-gate device for evaluation. The pi-gate device exhibited the best maximum transconductance value of 1584 mS/mm, on-state current of 332mA/mm, subthreshold swing (SS) of 78.1 mV/decade, and I-ON/I-OFF ratio of 3 x 10(4) at V-DS = 0.5 V at room temperature. These results indicated that the designed pi-gate InAs devices improve the electrical characteristics of InAs HEMTs for high-speed and low-power logic applications. With the designed electrodes (MoO3/Al vs. Al), the built-in field in the vertical diode is greatly reduced and hence the diode can be turned on at a very low voltage. By producing nanometer pores in the top electrode, the diode becomes a very sensitive gas sensor to detect ammonia in parts-per-billion (ppb) concentrations. Upon reducing the voltage from 5 V to 0.05 V, this sensor device shows an over 5-times enhancement in the sensitivity. The air-stable sensing film also exhibits a lifetime of 30 days in air. Finally, by connecting with an organic photovoltaic (OPV) device, the gas sensor can be directly powered and switched on by irradiating light on the OPV.Item type:Item, Conductive films based on sandwich structures of carbon nanotubes/silver nanowires for stretchable interconnects(2019-06-07) ;Jheng, Li-Cheng ;Hsiao, Chi-Hui ;Ko, Wen-Ching ;Hsu, Steve Lien-ChungHuang, Yu-LunA variety of conductive films made of a hybrid of two conductive nanomaterials have been used as stretchable electrodes or interconnectors, desirable for stretchable electronic devices. Their intrinsic stretchability of electrical conductivity allows for accommodating mechanical strain to a certain extent under various deformations. However, few efforts have been made to enhance the interactions between two conductive components in a hybrid system. Herein, we reported new conductive films with tri-layer sandwich structures based on carbon nanotubes (CNTs) and Ag nanowires (NWs), encapsulated in silicone rubber, exhibited high stretchability along with insignificant piezoresistivity. They are suitable to be stretchable interconnectors. A successive vacuum filtration method was used to stack the conductive components layer by layer. The effects of the stacking sequence and the interactions between layers on the stretchability and stability of the electrical properties under mechanical deformations were studied. In the case of a tri-layer conductive film comprising two CNT outer layers and one AgNW central layer in the presence of enhanced interfacial interactions, it showed exceptionally durability in withstanding repetitive deformations.Item type:Item, An indoor light-activated 3D cone-shaped MoS2 bilayer-based NO gas sensor with PPb-level detection at room-temperature(2019-06-07) ;Chen, Yu-Ze ;Wang, Sheng-Wen ;Yang, Chun-Chuan ;Chung, Chieh-HanWang, Yi-ChungUtilization of light to boost the performance of gas sensors allows us to operate sensor devices at room temperature. Here, we, for the first time, demonstrated an indoor light-activated 3D cone-shaped MoS2 bilayer-based NO gas sensor with ppb-level detection operated at room-temperature. Large-area coneshaped (CS)-MoS2 bilayers were grown by depositing 2 nm-thick MoO3 layers on a 2'' three-dimensional (3D) cone-patterned sapphire substrate (CPSS) followed by a sulfurization process via chemical vapor deposition. Because the exposed area of MoS2 bilayers is increased by 30%, the CS-MoS2 gas sensor (GS) demonstrated excellent performance with a response of 470% and a fast response time of 25 s after exposure to 1 ppm of NO gas illuminated by ultraviolet (UV) light with a wavelength of 365 nm. Such extraordinary performance at room temperature is attributed to the enhanced light absorption because of the light scattering effect caused by the 3D configuration and photo-desorption induced by UV illumination. For NO concentrations ranging from 2 ppm down to 0.06 ppm, the CS-MoS2 GS demonstrated a stable sensing behavior with a high response and fast response time (470% and 25 s at 2 ppm NO) because of the light absorption enhanced by the 3D structure and photo-desorption under constant UV illumination. The CS-MoS2 GS exhibits a high sensitivity (189.2 R% ppm-1), allowing the detection of NO gas at 0.06 ppm in 130 s. In addition, the 3D cone-shaped structure prolonged the presence of sulfur vapor around MoO3, allowing MoO3 to react with sulfur completely. Furthermore, the CS-MoS2 GS using an indoor lighting to detect NO gas at room temperature was demonstrated for the first time where the CS-MoS2 GS exhibits a stable cycling behavior with a high response (165% at 1 ppm NO) in 50 s; for concentration as low as 0.06 ppm, the response of 75% in 150 s can be achieved.Item type:Item, In situ TEM observation of Au-Cu2O core-shell growth in liquids(2019-06-07) ;Chen, Fu-Chun ;Chen, Jui-Yuan ;Lin, Ya-Hsuan ;Kuo, Ming-YuHsu, Yung-JungHeterogeneous nanoparticles are widely used in catalysis, sensors and biology due to their versatile functions. Among the various heterogeneous nanoparticles, Au-Cu2O core-shell nanoparticles show high stability and short response times for use as sensors and catalysts and have thus attracted much attention. Previous studies show that the properties of Au-Cu2O are mainly related to the shape and size of the Au-Cu2O nanoparticles. However, the forming behavior of heterostructures and the mechanism have not been fully explored. In this work, liquid cell transmission electron microscopy (LCTEM) was used to investigate the formation of these interesting Au-Cu2O nanoparticles and their process of aggregation. The electron beam and dispersion of gold nanoparticles are both important parameters for the reduction reaction in in situ LCTEM. The Au-Cu2O core-shell nanoparticles can be synthesized to have two morphologies, multifaceted and cubic. The nanoparticles grew into these different morphologies due to the amount of remaining citrate ligands on the surface of the gold nanoparticles. For the multifaceted nanoparticles, the epitaxy of the two components is confirmed from high-resolution TEM images and electron diffraction patterns with an epitaxial relationship of Au (020)//Cu2O (020) and Au [101]//Cu2O [101]. The growth rate is approximately 210 nm(2) s-1. On the other hand, the cubic nanoparticles nucleate and grow independently. The growth kinetics and elemental distributions have been systematically studied. In addition, the nanoclusters would float, rotate, and finally aggregate with the surrounding clusters. This in situ experiment sheds light on the growth mechanisms of nanostructures and will improve the applicability and controllability of heterostructure synthesis.Item type:Item, 極簡生活頻道 末羊子(2019-06-09) ;林芷懷 ;Department of Communication and Technology傳播與科技學系【極簡生活修練題】專題

Here, we demonstrate the fabrication of highly flexible light valves using polymer-dispersed liquid crystal (PDLC) and TiO2/Ag/TiO2 transparent conductive films. TiO2/Ag/TiO2 multilayers were prepared by magnetron sputtering technique on polyethylene terephthalate (PET) substrates at room temperature. By keeping the equivalent TiO2 layers and varying the deposition time of the Ag layer, proper metal nanograins on TiO2 planar plane were formed, providing the best tradeoff between the transmittance, sheet resistance and bending ability. The results are validated by numerical simulations that suggest the best match between the deposition time and individual layer thickness. Based on the performed characteristics of TiO2/Ag/TiO2/PET structures, several flexible light valves are fabricated and characterized. The sheet resistance values of TiO2/Ag/TiO2/PET remain unchanged over 1000 bending cycles. The measured driving voltage and response time values open great potential of TiO2/Ag/TiO2/PET for integration into next-generation ITO-free flexible and stretchable devices. To improve the performance of predicting protein-protein interactions, we exploit the synergy of multiple learning algorithms, and utilize the expressiveness of different protein-pair features.ResultsWe developed a stacked generalization scheme that integrates five learning algorithms. We also designed three types of protein-pair features based on the physicochemical properties of amino acids, gene ontology annotations, and interaction network topologies. When tested on 19 published datasets collected from eight species, the proposed approach achieved a significantly higher or comparable overall performance, compared with seven competitive predictors.ConclusionWe introduced an ensemble learning approach for PPI prediction that integrated multiple learning algorithms and different protein-pair representations. The extensive comparisons with other state-of-the-art prediction tools demonstrated the feasibility and superiority of the proposed method.Item type:Item, Memristor effect in GeO[SiO2] and GeO[SiO] solid alloys films(2019-06-10) ;Volodin, V. A. ;Kamaev, G. N. ;Gritsenko, V. A. ;Gismatulin, A. A.Chin, A.The p-Si(or n-Si)/GeO[SiO2] (or GeO[SiO])/indium-tin-oxide (ITO) structures were fabricated by simultaneous evaporation of GeO2 and SiO2 (or SiO) powders in high vacuum and further deposition of ITO contacts using the magnetron sputtering technique. The structural properties of the GeO[SiO2] and GeO[SiO] films were studied using FTIR and Raman spectroscopy. According to Raman data, the GeO[SiO] films deposited at a temperature of 100 degrees C contain amorphous Ge clusters. Their current-voltage characteristics were measured in the air atmosphere, and resistive switching (memristor effect) was observed in structures without a preliminary forming procedure. The Shklovskii-Efros percolation model gives a consistent explanation for the charge transport in the high-resistive state and the low-resistive state of memristors based on GeO[SiO2] or GeO[SiO] films.
