Item type:Item, Color-conversion efficiency enhancement of quantum dots via selective area nano-rods light-emitting diodes(2016-08-22) ;Liu, Che-Yu ;Chen, Tzu-Pei ;Kao, Tsung Sheng ;Huang, Jhih-KaiKuo, Hao-ChungA large enhancement of color-conversion efficiency of colloidal quantum dots in light-emitting diodes (LEDs) with novel structures of nanorods embedded in microholes has been demonstrated. Via the integration of nano-imprint and photolithography technologies, nanorods structures can be fabricated at specific locations, generating functional nanostructured LEDs for high-efficiency performance. With the novel structured LED, the color-conversion efficiency of the existing quantum dots can be enhanced by up to 32.4%. The underlying mechanisms can be attributed to the enhanced light extraction and nonradiative energy transfer, characterized by conducting a series of electroluminescence and time-resolved photoluminescence measurements. This hybrid nanostructured device therefore exhibits a great potential for the application of multi-color lighting sources. Combining nanoimprinting and photolithography techniques, nanocavities array can be fabricated at designated locations on the LEDs. The color-conversion efficiency of selective area nanocavities LED can be enhanced by up to 13%. The significant color-conversion efficiency enhancement is attributed to resonance of InP QDs emission in nanocavities and nonradiative energy transfer from LED active layers to InPQDs, which has been investigated and characterized by finite domain time-domain simulation, electroluminescence, and time-resolved photoluminescence measurements. This hybrid nanostructured device, therefore, exhibits a great potential for the applications of multicolor lighting sources and micro-LED.Item type:Item, Enhanced Light Extraction Efficiency of GaN-Based Hybrid Nanorods Light-Emitting Diodes(2015-07-01) ;Huang, Jhih-Kai ;Liu, Che-Yu ;Chen, Tzi-Pei ;Huang, Hung-WenLai, Fang-IHigh light extraction GaN-based light-emitting diodes (LEDs) with a hybrid structure of straight nanorods located in an array of microholes have been successfully demonstrated. Via the nanoimprint lithography and photolithography techniques, high aspect-ratio light-guiding InGaN/GaN nanorods can be fabricated and regularly arranged in microholes, resulting in a great improvement of the light extraction for the GaN-based LED device. The light output power of the hybrid nanorods LED is 22.04 mW at the driving current standard of 25.4 A/cm(2), an enhancement of 38.7% to the conventional GaN-based LEDs. Furthermore, with a modification of the hybrid structures\' dimensions and locations, the emitted optical energy can be redistributed to obtain light-emitting devices with homogenueous optical field distributions.Item type:Item, Enhanced light harvesting of nitride-based nanopillars covered with ZnO using indium-tin oxide nanowhiskers(2014-04-01) ;Hsu, Lung-Hsing ;Lin, Chien-Chung ;Lee, Hsin-Ying ;Huang, Jhih-KaiHan, Hau-VeiNitride-based nanopillars were successfully fabricated by nanoimprint lithography. A nanowhisker of indium-tin oxide (ITO) deposited by on oblique evaporation method was investigated in nitride-based nanopillars and thin ZnO layers grown by atomic layer deposition (ALD). From the results of field-emission scanning electron microscopy (SEM) measurement, it was found that ITO whiskers grew on nitride-based nanopillars covered with ZnO. Moreover, from the results of UV-visible spectrophotometry and bidirectional reflectance distribution function (BRDF) measurements, it was found that this hybrid structure of ITO nanowhiskers above a ZnO medium enhanced the broadband and angle-independent antireflection in the range between 380 and 600nm. We used the hybrid design of the ITO/ZnO structure to achieve the lowest reflectance value between 3.8 and 10.9% in a quantum well absorption range. The GaN-based light-emitting diodes (LEDs) were grown on this template by metal-organic chemical vapor deposition (MOCVD). The transmission electron microscopy (TEM) images suggest that the stacking faults formed near the cone-shaped SiO2 patterns during the epitaxial lateral overgrowth (ELOG) can effectively suppress the threading dislocations, which results in an enhancement of internal quantum efficiency. The Monte Carlo ray-tracing simulation reveals that the light extraction efficiency of the LED grown on cone-shaped SiO2 patterned template can be enhanced as compared with the LED grown on CPSS. As a result, the light output power of the LED grown on cone-shaped SiO2 patterned template outperformed the LED grown on CPSS.Item type:Item, Enhanced power conversion efficiency in InGaN-based solar cells via graded composition multiple quantum wells(2015-11-30) ;Tsai, Yu-Lin ;Wang, Sheng-Wen ;Huang, Jhih-Kai ;Hsu, Lung-HsingChiu, Ching-HsuehThis work demonstrates the enhanced power conversion efficiency (PCE) in InGaN/GaN multiple quantum well (MQWs) solar cells with gradually decreasing indium composition in quantum wells (GQWs) toward p-GaN as absorber. The GQW can improve the fill factor from 42% to 62% and enhance the short current density from 0.8 mA/cm(2) to 0.92 mA/cm(2), as compares to the typical MQW solar cells. As a result, the PCE is boosted from 0.63% to 1.11% under AM1.5G illumination. Based on simulation and experimental results, the enhanced PCE can be attributed to the improved carrier collection in GQW caused by the reduction of potential barriers and piezoelectric polarization induced fields near the p-GaN layer. The presented concept paves a way toward highly efficient InGaN-based solar cells and other GaN-related MQW devices. The key to our successful growth of the structures is the introduction of passivation, which can be used to selectively grow active layers in desired structures. Through the fabrication methodology, core-shell NR green LEDs exhibiting large nonpolar active region and homogeneous indium distributions without a point tip shape were achieved. Stable light emission at a central wavelength of 518 nm was achieved as the injected current increased to more than 40 mA. The improved NR LEDs exhibited a stable luminescence emission wavelength (blueshift of 62 nm) and low-efficiency droop (18.1%) at 200 mA. Our scheme is scalable and compatible with current technologies, which provides a new perspective for developing high-performance, 3-D nanoscale optoelectronic devices.Item type:Item, High-performance InGaN-based green light-emitting diodes with quaternary InAlGaN/GaN superlattice electron blocking layer(2016-05-30) ;Tzou, An-Jye ;Lin, Da-Wei ;Yu, Chien-Rong ;Li, Zhen-YuLiao, Yu-KuangIn this study, high-performance InGaN-based green light-emitting diodes (LEDs) with a quaternary InAlGaN/GaN superlattice electron blocking layer (QSL-EBL) have been demonstrated. The band structural simulation was employed to investigate the electrostatic field and carriers distribution, show that the efficiency and droop behavior can be intensively improved by using a QSL-EBL in LEDs. The QSL-EBL structure can reduce the polarization-related electrostatic fields in the multiple quantum wells (MQWs), leading to a smoother band diagram and a more uniform carriers distribution among the quantum wells under forward bias. In comparison with green LEDs with conventional bulk-EBL structure, the light output power of LEDs with QSL-EBL was greatly enhanced by 53%. The efficiency droop shows only 30% at 100 A/cm(2) comparing to its peak value, suggesting that the QSL-EBL LED is promising for future white lighting with high performance. Growth temperature optimization was performed to obtain the best quality of InN epitaxial layer in the MOCVD system. The temperature dependent photoluminescence (PL) can provide the information about thermal quenching in the InN PL transitions and at least two non-radiative processes can be observed. X-ray diffraction and energy dispersive spectroscopy are applied to confirm the inclusion of indium and the formation of InN layer. The band alignment of such system shows a typical double heterojunction, which is preferred in optoelectronic device operation. The photodetector manufactured by this ZnO/GaN/InN layer can exhibit extended long-wavelength quantum efficiency, as high as 3.55%, and very strong photocurrent response under solar simulator illumination. (C) 2015 Optical Society of AmericaItem type:Item, Investigation and Comparison of the GaN-Based Light-Emitting Diodes Grown on High Aspect Ratio Nano-Cone and General Micro-Cone Patterned Sapphire Substrate(2013-12-01) ;Huang, Jhih-Kai ;Lin, Da-Wei ;Shih, Min-Hsiung ;Lee, Kang-YuanChen, Jyun-RongIn this paper, we demonstrated the high performance GaN-based LEDs by using a high aspect ratio cone-shape nano-patterned sapphire substrate (HAR-NPSS). We utilized nano-imprint lithography (NIL) and dry-etching system to fabricate a high depth HAR-NPSS. The micro-scale patterned sapphire substrate (PSS) was also used for comparison. A great enhancement of light output was observed when GaN-based LEDs were grown on a HAR-NPSS or a PSS. The light output power of LEDs with a HAR-NPSS and LEDs with a PSS were enhanced of 49 and 38% compared to LEDs with a unpatterned sapphire substrate. The high output power of the LED with a HAR-NPSS indicated that the technology of NAR-NPSS not only can improve the crystalline quality of GaN-based LEDs but also a promising development to a NPSS.Item type:Item, Luminous efficiency enhancement of white light-emitting diodes by using a hybrid phosphor structure(2015-02-19) ;Lin, Bing-Cheng ;Huang, Jhih-Kai ;Chen, Kuo-Ju ;Chiu, Sheng-HuanTu, Zong-YiThis paper presents a "hybrid" structure for the coating of yellow YAG: Ce3(+) phosphor on blue GaN-based light-emitting diodes (LEDs). The luminous efficiency of the hybrid phosphor structure improved by 5.9% and 11.7%, compared with the conventional remote and conformal phosphor structures, respectively, because of the increased intensity of the yellow component. The hybrid structure also has an advantage in the phosphor usage reduction for the LEDs. Furthermore, the electric intensity of the hybrid phosphor structure was calculated for various thicknesses by conducting TFCalc32 simulation, and the enhanced utilization of blue rays was verified. Finally, the experimental results were consistent with the simulation results performed using the Monte-Carlo method. (C) 2015 Society of Photo-Optical Instrumentation Engineers (SPIE)
