Spin-dependent tunneling in semiconductor symmetric double barrier structures is studied theoretically. Our calculation is based on the effective one-band Hamiltonian and Dresselhaus spin-orbit coupling. We demonstrate that the ratio of the tunneling times of electrons with opposite spin orientations can vary over a few orders in magnitude. The large and tunable ratio of the tunneling times can serve as the basis in the development of all-semiconductor dynamic spin filters. (c) 2005 American Institute of Physics.

Microstructural investigation of hexagonal-shaped diamond nanoplatelets grown by microwave plasma chemical vapor deposition

Diamond crystallites in hexagonal-shaped nanoplatelet morphology were synthesized in microwave plasma chemical vapor deposition (MPCVD) system using a CH4/H-2 gas mixture with a ratio of 0.667%. Diamond nanoplatelets were deposited on (10 0) silicon substrate. The substrate was embedded within the plasma ball close to its center where the high temperature above 1100 degrees C was reached during the deposition. Surface morphologies and crystalline characteristics of the deposited diamond were examined by scanning electron microscopy (SEM) and transmission electron microscopy (TEM). SEM and TEM observations clearly show that the diamond nanoplatelets exhibit hexagonal-shaped morphologies, and the thickness and the length are measured to be around 20-30nm and several hundred nanometers, respectively. Also, SEM shows that the distribution of the nanoplatelet density gradually increases from the center to the corner of the sample. TEM with selected area electron diffraction shows that each platelet is a single crystalline diamond. Both (1 1 0) and (1 1 1) orientations of the diamond platelets are observed. 前一陣子在報紙上聽到有關清大吳守益的消息，我們一則以喜、一則以憂。喜的是天助還是有希望：日前去看他，他已經能用左手寫字、右手也能感覺到東西而且更開心的是右手已經可以舉到肩膀的地方、也可以在媽媽的攙扶下用自己的兩隻腳走路。可見肢體的復原情況很不錯。另一方面憂心的是：腦傷的黃金治療期大概是一年，倘若依此來計算，天助的時間只剩下八個月。目前他整合的能力還是不夠，而且他開始也會急、一急就會忘。像復健師出的作業「理髮師在理髮廳工作」他會唸然後可以用左手一筆劃一筆劃寫下來。可是有時候他會把「髮理」以為是「理髮」。而且也還不太會判讀時間

Soft breakdown of hafnium oxynitride gate dielectrics

A detailed study of soft breakdown modes for hafnium oxynitride (HfON) gate dielectrics under stress is investigated. Two types of soft breakdown, digital and analog modes, are observed in HfON gate dielectrics, featuring gate voltage fluctuation accompanying random telegraph noise and nonswitching 1/f noise, respectively. The dependence of gate area, oxide thickness, and stress current density on breakdown modes is also studied. Thin oxide thickness and small gate area contribute to the enhancement of charge to breakdown (Q(bd)). Large Joule heat damage generated under stress inducing the analog soft breakdown for thick hafnium oxynitride films is proposed to clearly understand the breakdown of HfON gate dielectrics. A method to enhance the data transfer rate of eutectic Sb-Te phase-change recording media

This work describes the effect of nitrogen doping to eutectic Sb-Te phase-change materials in order to enhance the speed of the amorphous-to-crystalline phase transformation. When nitrogen at a sputtering gas flow ratio of N-2/Ar=3% was doped in the eutectic Ge-In-Sb-Te recording layer, the data transfer rate was increased up to 1.6 times. When thin GeNx nucleation promotion layers were further added in below and above the recording layer, an overall enhancement up to 3.3 times in data transfer rate was achieved. The nitrogen contents corresponding to the N-2/Ar flow ratios (N-2/Ar=0%-10%) were calibrated by electron spectroscopy for chemical analysis. Transmission electron microscopy revealed that nitrogen doping was able to promote the phase transformation by generating numerous nucleation sites uniformly distributed in the recording layer and hence increased the recrystallization speed. Suppression of phase and supermode noise in a harmonic mode-locked erbium-doped fiber laser with a semiconductor-optical-amplifier-based high-pass filter

By operating an intracavity semiconductor-optical-amplifier- (SOA-) based high-pass filter at the nearly transparent current condition, the supermode noise (SMN), the relaxation oscillation, and the single-sideband (SSB) phase noise can be simultaneously suppressed in an actively mode-locked erbium-doped fiber laser (EDFL). The SOA at the nearly transparent condition enhances the SMN suppression ratio of the EDFL from 32 to 76 dB at the cost of the phase noise degrading from -114 to -104.2 dBc/Hz and broadening the pulse width from 36 to 61 ps. With an optical bandpass filter, the SSB phase noise and the SMN suppression ratio can be further improved to -110 dBc/Hz and 81 dB, respectively. The EDFL pulse can be further shortened to 3.1 ps with a time-bandwidth product of 0.63 after compression. (c) 2005 Optical Society of America.

Two commercially available glasses, PbO-B2O3-SiO2 (GA-9) and ZnO-B2O3-SiO2 (GP-032), were used to improve the sintering property of La4Ti9O24 ceramics. Above 20 vol.% of respective GA-9/GP-032 addition, La4Ti9O24 ceramics with similar to 95% of the theoretical density were obtained at a relatively low temperature of similar to 1000 degrees C, compared to the sintering temperature, similar to 1350 degrees C, for preparing pure La4Ti9O24 bulks with a similar density. The interaction between GA-9 and La4Ti9O24 results in the formation of a secondary phase La2/3TiO3. Further investigations indicated that La2/3TiO3 has a strong influence on the microwave dielectric property of La4Ti9O24 ceramics with GA-9 addition. (c) 2005 Elsevier B.V. All rights reserved.
