Item type:Item, Evaluation of Stability, Performance of Ultra-Low Voltage MOSFET, TFET, and Mixed TFET-MOSFET SRAM Cell With Write-Assist Circuits(2014-12-01) ;Chen, Yin-Nien ;Fan, Ming-Long ;Hu, Vita Pi-Ho ;Su, PinChuang, Ching-TeIn this work, we propose a mixed TFET-MOSFET 8T SRAM cell comprising MOSFET cross-coupled inverters, dedicated TFET read stack and TFET write access transistors for ultra-low voltage operation. Exploiting both the merits of TFET and MOSFET devices, the proposed SRAM cell provides significant improvement in SRAM stability, V-min and performance. The stability and performance of the proposed cell are evaluated and compared with the conventional MOSFET 8T cell and pure TFET 8T cell using mixed-mode TCAD simulations based on published design rules for 22 nm technology node. Besides, the impacts of the device design of the proposed SRAM cell on the stability are also investigated. Various write-assist techniques to enhance the write-ability across V-DD = 0.2 to 0.7 V for these SRAM cells are comparatively assessed. The results indicate that the proposed mixed TFET-MOSFET cell topology is viable for ultra-low voltage operation while MOSFET cell provides better stability and performance for high voltage operation.Item type:Item, Evaluation of Sub-0.2 V High-Speed Low-Power Circuits Using Hetero-Channel MOSFET and Tunneling FET Devices(2014-12-01) ;Chen, Yin-Nien ;Fan, Ming-Long ;Hu, Vita Pi-Ho ;Su, PinChuang, Ching-TeThis paper investigates the feasibility of sub-0.2 V high-speed low-power circuits with hetero-channel MOSFET and emerging Tunneling FET (TFET) devices. First, the device designs and characteristics of hetero-channel MOSFET and TFET devices are discussed and compared. Due to the significant leakage current of ultra-low V-T hetero-channel MOSFET devices, assist-circuits are required for hetero-channel MOSFET-based circuits to operate at 0.2 V. Second, the delay, dynamic energy and the Standby power of hetero-channel TFET-based and MOSFET-based logic circuits including Inverter, NAND, BUS Driver, and Latch are analyzed and evaluated. The results indicate that hetero-channel TFET-based circuits with Dual Oxide (DOX) device design to reduce the Miller capacitance provide the potential to achieve high-speed low-power operation at V-DD = 0.2 V, while the use of assist-circuits in MOSFET-based design improves the delay and dynamic energy at the expense of increased device count, circuit area, and large Standby and sleep-mode leakage power. Finally, the impacts of temperature and process variations on TFET-based and MOSFET-based logic circuits are discussed.Item type:Item, Impact of Quantum Confinement on Short-Channel Effects for Ultrathin-Body Germanium-on-Insulator MOSFETs(2011-01-01) ;Wu, Yu-Sheng ;Hsieh, Hsin-Yuan ;Hu, Vita Pi-Ho ;Su, Pin電子工程學系及電子研究所This letter investigates the impact of quantum confinement (QC) on the short-channel effect (SCE) of ultrathin-body (UTB) and thin-buried-oxide germanium-on-insulator (GeOI) MOSFETs using an analytical solution of Schrodinger equation verified with TCAD simulation. Our study indicates that, although the QC effect increases the threshold voltage (V(th)) roll-off when the channel thickness (T(ch)) is larger than a critical value (T(ch,crit)), it may decrease the V(th) roll-off of GeOI MOSFETs when the T(ch) is smaller than T(ch,crit). Since Ge and Si channels exhibit different degrees of confinement and T(ch,crit), the impact of QC must be considered when one-to-one comparisons between UTB GeOI and Si-on-insulator MOSFETs regarding the SCE are made.Item type:Item, Single-trap-induced random telegraph noise for FinFET, Si/Ge Nanowire FET, Tunnel FET, SRAM and logic circuits(2014-04-01) ;Fan, Ming-Long ;Yang, Shao-Yu ;Hu, Vita Pi-Ho ;Chen, Yin-NienSu, PinIn this paper, we comprehensively review the impacts of single-trap-induced random telegraph noise (RTN) on FinFET, Ge/Si Nanowire FET and Tunnel FET (TFET). The resulting influences on the thermionic-based current conduction such as FinFET, Si-NW FET and Ge-NW FET (at low drain bias) as well as interband tunneling dominated current conduction such as TFET and high-drain-biased Ge-NW FET are extensively addressed in device and circuit level. The location of the trap is shown to have profound impacts and the impacts vary with bias conditions and trap types. The worst-case analysis of the stability/performance and leakage/delay for all possible trapping/detrapping RTN combinations are investigated for FinFET, Si-/Ge-NW FETs and TFET based 6T/8T SRAM cells and logic circuits. Band-to-band tunneling (BTBT) leakage-induced bipolar effect is found to result in an amplified BTBT leakage for GeOI FinFET. Device and circuit designs to mitigate the amplified BTBT leakage of GeOI FinFETs are suggested. The effectiveness of various high threshold voltage technology options including increasing channel doping, increasing gate length and drain-side underlap for leakage reduction is analyzed.Item type:Item, Threshold Voltage Design of UTB SOI SRAM With Improved Stability/Variability for Ultralow Voltage Near Subthreshold Operation(2013-07-01) ;Hu, Vita Pi-Ho ;Fan, Ming-Long ;Su, Pin ;Chuang, Ching-Te電子工程學系及電子研究所This paper analyzes and compares the stability, margin, performance, and variability of ultrathin-body (UTB) SOI 6T SRAM cells operating near the subthreshold region with different threshold voltage (V-th) design. Our results indicate that UTB SOI 6T SRAM cell using low V-th devices (vertical bar V-th vertical bar=0.19 V) shows a comparable read static noise margin (RSNM), 41% improvement in sigma RSNM, 84% improvement in write static noise margin (WSNM), and 67% improvement in sigma WSNM as comparaed with the case using higher V-th devices (vertical bar V-th vertical bar = 0.49 V). As V-th decreases (work function moves to the band edge), the "cell" access time improves significantly with correspondingly higher standby leakage. For low V-th devices (vertical bar V-th vertical bar = 0.19 V), it is shown that lowering bit-line precharge voltage by 50 mV reduces the standby leakage by 20%. Our study suggests that the lower V-th devices operating slightly into super-threshold region improve the stability/variability significantly and offer higher performance for ultralow voltage SRAM applications.Item type:Item, Analysis of Single-Trap-Induced Random Telegraph Noise and its Interaction With Work Function Variation for Tunnel FET(2013-06-01) ;Fan, Ming-Long ;Hu, Vita Pi-Ho ;Chen, Yin-Nein ;Su, PinChuang, Ching-TeThis paper analyzes the impacts of a single acceptor-type and donor-type interface trap induced random telegraph noise (RTN) on tunnel FET (TFET) devices and its interaction with work function variation (WFV) using atomistic 3-D TCAD simulations. Significant RTN amplitude (Delta I-D/I-D) is observed for a single acceptor trap near the tunneling junction, whereas a donor trap is found to cause more severe impact over a broader region across the channel region. In addition, several device design parameters that can be used to improve TFET subthreshold characteristics (thinner equivalent oxide thickness or longer L-eff) are found to increase the susceptibility to RTN. Our results indicate that under WFV, TFET exhibits weaker correlation between I-ON and I-OFF than that in the conventional MOSFET counterpart. In the presence of WFV, the RTN amplitude can be enhanced or reduced depending on the type of the trap and the composition/orientation of metal-gate grain.Item type:Item, Threshold Voltage Design and Performance Assessment of Hetero-Channel SRAM Cells(2013-01-01) ;Hu, Vita Pi-Ho ;Fan, Ming-Long ;Su, Pin ;Chuang, Ching-Te電子工程學系及電子研究所Optimized threshold voltage (Vt) design to enhance the variation immunity of high-performance (super-threshold) and low-voltage (near-/sub-threshold) 6 T SRAM cells is presented. For low-voltage SRAM cells operating at low Vdd, low-Vt design shows smaller variability, while the design tradeoff between performance and leakage should be considered. For high-performance SRAM cells operating at high Vdd, ultra-thin-body SOI SRAM cells with high-Vt design show smaller variability while sacrificing performance compared with the low-Vt design. Our study indicates that hetero-channel SRAM cells enable high-Vt design and exhibit improved Read/Write stability and performance, and maintain comparable RSNM variations for the high-performance SRAM applications.Item type:Item, Design and Analysis of Robust Tunneling FET SRAM(2013-03-01) ;Chen, Yin-Nien ;Fan, Ming-Long ;Hu, Vita Pi-Ho ;Su, PinChuang, Ching-TeWith a steep subthreshold slope, tunneling FETs (TFETs) are promising candidates for ultralow-voltage operation compared with conventional MOSFETs. However, the delayed saturation characteristic and the broad soft transition region result in a large crossover region/current in an inverter, thus degrading the hold/read static noise margin (H/RSNM) of TFET SRAM cells. The write-ability and write static noise margin (WSNM) of TFET SRAM cells are constrained by the unidirectional conduction characteristics and large crossover contention of the write access transistor and the holding transistor. In this paper, we present a detailed analysis of TFET circuit switching/output characteristics/performance and the underlying physics. The stability/performance of several TFET SRAM cells are then analyzed/compared using atomistic technology computer-aided design mixed-mode simulations. Finally, a robust 7T driverless (DL) TFET SRAM cell is proposed. The proposed 7T DL TFET SRAM cell, with better output characteristics in single-gate mode, and decoupled read current path from cell storage node and push-pull write action with asymmetrical raised-cell-virtual-ground write-assist, provides a significant improvement in hold, read, and write stability and performance.Item type:Item, Independently-Controlled-Gate FinFET Schmitt Trigger Sub-Threshold SRAMs(2012-07-01) ;Hsieh, Chien-Yu ;Fan, Ming-Long ;Hu, Vita Pi-Ho ;Su, PinChuang, Ching-TeIn this work, we propose three novel independently-controlled-gate Schmitt Trigger (IG_ST) FinFET SRAM cells for sub-threshold operation. The proposed IG_ST 8 T SRAM cells utilize split-gate FinFET devices with the front-gate devices serving as the stacking devices, and the back-gate devices serving as the intermediate node conditioning devices to provide built-in feedback mechanism for Schmitt Trigger action, thus reducing the cell transistor count/area and achieving improved static noise margin (SNM) and better tolerance to process variation and random variations. 3-D mixed-mode simulations are used to evaluate the Read static noise margin (RSNM), Write static noise margin (WSNM), hold static noise margin (HSNM), and Standby leakage of proposed cells, and results are compared with the standard 6 T cells and previously reported 10 T Schmitt Trigger sub-threshold SRAM cells. Compared with the conventional tied-gate 6 T cell, the proposed IG_ST SRAM cells demonstrate 1.81X and 2.11X higher nominal RSNM at V-CS = 0.4 and 0.15 V, respectively. The cell layouts and areas are assessed based on scaled ground rules from 32 nm node, and the density advantage over previously reported 10 T Schmitt Trigger sub-threshold SRAM cells are illustrated. The cell AC performance (Read access time, Write time, and Read access time versus the number of cells per bit-line considering worst-case data pattern for bit-line leakage) and temperature dependence are evaluated, and shown to be adequate for the intended sub-threshold applications. Compared with previously reported 10 T Schmitt Trigger sub-threshold SRAM cells, the proposed cells exhibit comparable or better RSNM, higher density, and lower Standby leakage current. 3-D mixed-mode Monte Carlo simulations are performed to investigate the impacts of process variations (L-eff, EOT, W-fin, and H-fin) and random variations (Gate LER and Fin LER) on RSNM, WSNM, and HSNM. Our results indicate that even at the worst corner, two of the proposed cells can provide sufficient margin of mu/sigma ratio.
