We demonstrate a circularly polarized laser with the metal-gallium-nitride gammadion nanocavities. The ultraviolet lasing signal was observed with the high circular dichroism at room temperature under pulsed optical pump conditions. Without external magnetism which breaks the time-reversal symmetry to favor optical transitions of a chosen handedness, the coherent outputs of these chiral nanolasers show a dissymmetry factor as high as 1.1. The small footprint of these lasers are advantageous for applications related to circularly polarized photons in future integrated systems, in contrast to the bulky setup of linearly-polarized lasers and quarter-wave plates.

The optical emission from type-II semiconductor nanostructures is influenced by the long carrier lifetime and can exhibit remarkable thermal stability. In this study, utilizing a high quality photonic crystal circular nanobeam cavity with a high quality factor and a sub-micrometer mode volume, we demonstrated an ultra-compact semiconductor laser with type-II gallium antimonide/gallium arsenide quantum rings (GaSb/GaAs QRs) as the gain medium. The lasing mode localized around the defect region of the nanobeam had a small modal volume and significant coupling with the photons emitted by QRs. It leads the remarkable shortening of carrier lifetime observed from the time-resolved photoluminescence (TRPL) and a high Purcell factor. Furthermore, a high characteristic temperature of 114K was observed from the device. The lasing performances indicated the type-II QRs laser is suitable for applications of photonic integrated circuit and bio-detection applications.

In this study, conventional CMOS and complementary field-effect transistor (CFET) inverters based on a vertically stacked-nanosheet (NS) structure were fabricated. The NS below 8-nm channel layer thickness (T-Si) was obtained by dry etching and wet etching processes. The channel thickness is controlled by dry etching, and the channel width was shrunk down by wet etching. Compared to single nanowire field-effect transistors (NSFETs), stacked NSFETs exhibit higher ON-current performance. For the CMOS inverter, the voltage transfer characteristics (VTCs) could be matched much better by adjusting the channel widths and layers for N-channel MOSFET (NFET) and P-channel MOSFET (PFET), respectively. For the CFET inverter, layout areas could be reduced and requires less number of lithographic and ion implantation steps contrary to the CMOS inverter. However, we observe that the VTCs of the CFET inverters still show asymmetric behavior due to the difficulties of adjustment in NS layers and systematic behavior of threshold voltages for NFETs/PFETs. This work experimentally demonstrates the CMOS and CFET inverters on the vertically stacked NS structure, which is promising for system-on-panel (SoP) and 3-D-ICs applications.

Two-dimensional spiral plasmonic structures have emerged as a versatile approach to generate near-field vortex fields with tunable topological charges. We demonstrate here a far-field approach to observe the chiral second-harmonic generation (SHG) at designated visible wavelengths from a single plasmonic vortex metalens. This metalens comprises an Archimedean spiral slit fabricated on atomically flat aluminum epitaxial film, which allows for precise tuning of plasmonic resonances and subsequent transfer of two-dimensional materials on top of the spiral slit. The nonlinear optical measurements show a giant SHG circular dichroism. Furthermore, we have achieved an enhanced chiral SHG conversion efficiency (about an order of magnitude greater than the bare aluminum lens) from monolayer tungsten disulfide (WS2)/aluminum metalens, which is designed at the C-exciton resonance of WS2. Since the C-exciton is not a valley exciton, the enhanced chiral SHG in this hybrid system originates from the plasmonic vortex field-enhanced SHG under the optical spin-orbit interaction.

Carbon dots have emerged as popular materials in various research fields, including biological and photovoltaic areas, while significant reports are lacking related to their applications in laser devices, which play a significant role in our daily life. In this work, we demonstrate the first controllable random laser assisted by the surface plasmon effect of carbon dots. Briefly, carbon dots derived from candle soot are randomly deposited on the surface of gallium nitride (GaN) nanorods to enhance the ultraviolet fluorescence of GaN and generate plasmonically enhanced random laser action with coherent feedback. Furthermore, potentially useful functionalities of tunable lasing threshold and controllable optical modes are achieved by adjusting the numbers of carbon dots, enabling applications in optical communication and identification technologies. In addition to providing an efficient alternative for plasmonically enhanced random laser devices with simple fabrication and low cost, our work also paves a useful route for the application of environmentally friendly carbon dots in optoelectronic devices.

We demonstrate simultaneous electrical and optical modulations of the first GaN/InGaN quantum-well light-emitting transistor (QW-LET) which contains an In-0.15 Ga0.85N QW in the heavily p-doped In-0.05 Ga0.95N base. Unlike GaAs/InGaAs counterparts, the GaN/InGaN QW- LET has a current gain (up to 5) and optical power which increases linearly with the base current. Its emission spectra are centered at a wavelength of 420 nm and barely shift with the current injection, in contrast to the behavior of typical nitride-based LEDs. The unusual features of this device may be related to the tilted band profile induced by the polarization field in the QW and issue of p-type doping.

Light-emitting transistor (LET) and transistor laser (TL) can provide the high-speed electrical and optical modulations simultaneously, advancing light-emitting diodes and diode lasers. Still, between experimental data and rate-equation modeling, there are two-order-of-magnitude uncertainties on the carrier lifetimes of quantum wells (QWs) inserted in heavily p-doped bases of these devices. In view of the importance of this timescale on the modulation speed, we provide a comprehensive approach to calculate carrier lifetimes under such circumstances. We model the Hartree potential energy with self-consistent solutions of the Schrodinger's and Poisson's equations. The hole distribution is obtained from real-space density of states through multiband retarded Green functions, taking the outgoing-wave features of hole quasi-bound states into account. We then estimate the carrier lifetimes based on a multiband source-radiation approach including both bound-to-bound and bound-to-continuum components of spontaneous (SP) emissions. Under low surface carrier injections, a large Hartree potential is formed, and the valence band around the QW is strongly tilted. Both bound and quasi-bound valence states are present, and quasi-bound holes may tunnel out of QW and reemerge in the base. The SP spectrum from the QW in the heavily doped base is significantly larger than that from an undoped one due to preexisting holes. At the high injection level, the screening effect significantly reduces the Hartree potential and band bending. We also include the nonradiative Auger recombination to evaluate the total carrier lifetime. Overall carrier lifetimes and small-signal ones are estimated as hundred picoseconds at a doping density of 10(19)cm(-3) and might be even shorter in the case of heavier doping.

In this work, we present the model of plasmonic chrial nanolasers composed of aluminum-coated gallium-nitride (GaN) gammadions, which may lase with a high degree of circular polarization at room temperatures. Using the finite-element method, we examine resonant modes of the four-fold rotationally symmetric cavities of gammadions whose resonant frequencies lie in the gain spectrum of GaN. We find a degenerate doublet of resonant modes which can couple to plane waves in the far-field zone above gammadions. Their near-field profiles exhibit localized distribution in the arms of gammadions and a Fabry-Perot standing-wave pattern along the post. In practice, fabrication imperfections would inevitably spoil the four-fold rotation symmetry of gammadions. Typical perturbation could lift the degeneracy of doublet and leads to mixing of the two degenerate modes which may still output signals with observable handedness above gammadions. Considering a gammadion cavity with a single elongated arm, we show that the magnitude of dissymmetry factor of its resonant mode can be larger than unity. Our calculations are consistent with the experimental results, indicating that the right-handed gammadion cavities lase with a magnitude of dissymmetry factors near 1 at a wavelength of 364 nm. The dimensionless effective mode volume scaled by the cube of effective wavelength is 2.62, reflecting a modal distribution remarkably confined in the plasmonic structures and the capability of enhancing the spontaneous-emission rate noticeably. These chiral nanolasers with an ultrasmall footprint could be potentially utilized as future circularly-polarized photon source at the chip level.

The p-type doping in base regions of transistor lasers (TLs) plays an essential role in both the electrical and optical functionalities. The holes in heavily p-doped bases lay the ground for not only the control of current signals but also stimulated emission of lasing modes. In this paper, however, we show that an exceedingly high doping level does not further enhance the radiative recombination in TLs. With heavy doping, the distorted band profile induced by the slight charge separation of holes and ionized acceptors results in no bound valence subbands in the quantum well (QW). This effect stops holes from entering the QW, and most radiative transitions take place inefficiently between bound electrons in the QW and quasi-free holes in the base. As a result, the radiative lifetime is only shortened to the (sub-) nanosecond range, suggesting that the previously reported picosecond carrier lifetime of TLs might originate from other recombination processes.
