A new power-rail electrostatic discharge (ESD) clamp circuit for application in 3.3-V mixed-voltage input-output (I/O) interface is proposed and verified in a 130-nm 1-V/2.5-V CMOS process. The devices in this power-rail ESD clamp circuit are all 1-V or 2.5-V low-voltage nMOS/pMOS devices, which are specially designed without suffering the gate-oxide reliability issue under 3.3-V I/O interface applications. A special ESD detection circuit realized with the low-voltage devices is designed and added in the power-rail ESD clamp circuit to improve ESD robustness of ESD clamp devices by substrate-triggered technique. The experimental results verified in a 130-nm CMOS process have proven the excellent effectiveness of this new proposed power-rail ESD clamp circuit.

Two new electrostatic discharge (ESD) protection design by using only 1 x VDD low-voltage devices for mixed-voltage I/O buffer with 3 x VDD input tolerance are proposed. Two different special high-voltage-tolerant ESD detection circuits are designed with substrate-triggered technique to improve ESD protection efficiency of ESD clamp device. These two ESD detection circuits with different design concepts both have effective driving capability to trigger the ESD clamp device on. These ESD protection designs have been successfully verified in two different 0.13-mu m 1.2-V CMOS processes to provide excellent on-chip ESD protection for 1.2-V/3.3-V mixed-voltage I/O buffers.

Two electrostatic discharge (ESD)-protected 5-GHz differential low-noise amplifiers (LNAs) are presented with consideration of pin-to-pin ESD protection. The pin-to-pin ESD issue for differential LNAs is addressed for the first time in the literature. Fabricated in a 130-nm CMOS process, both ESD-protected LNAs consume 10.3 mW under 1.2-V power supply. The first LNA with double-diode ESD protection scheme exhibits the power gain of 17.9 dB and noise figure of 2.43 dB at 5 GHz. Its human-body-model (HBM) and machine-model (MM) ESD levels are 2.5 kV and 200 V, respectively. With the same total parasitic capacitance from ESD protection devices, the second LNA with the proposed double silicon-controlled rectifier (SCR) ESD protection scheme has 6.5-kV HBM and 500-V MM ESD robustness, 17.9-dB power gain, and 2.54-dB noise figure at 5 GHz. The ESD test results have shown that the pin-to-pin ESD test is the most critical ESD-test pin combination for the conventional double-diode ESD protection scheme. With the proposed double-SCR ESD protection scheme, the pin-to-pin ESD robustness can be significantly improved without degrading RF performance. Experimental results have shown that the ESD protection circuit for LNA can be co-designed with the input matching network to simultaneously achieve excellent ESD robustness and RF performance.
