Item type:Item, High Output Power GaN-Based Green Resonant-Cavity Light-Emitting Diodes With Trapezoidal Quantum Wells(2020-09-01) ;Wu, Haocheng ;Li, Heng ;Kuo, Shiou-Yi ;Chen, Bo-YanLu, Tien-ChangGreen resonant-cavity light-emitting diode (RCLED) has great potential in optical communication but suffers low efficiency. In this study, GaN-based flip-chip green RCLED incorporated with nitrogen face-oriented inclination asymmetric trapezoidal quantum wells (NOAT-QWs) is proposed to enhance the light-output power (LOP). Samples with NOAT-QWs and normal symmetric square quantum wells (SS-QWs) were fabricated and characterized. Although their electrical characteristics and emission spectra are similar, the LOP and emission efficiency are significantly improved. At a driving current of 450 mA, the improvement of LOP for RCLED with NOAT-QWs can be as high as 1.44 times in comparison to the sample with SS-QWs. The unprecedented high output power of 115 mW and the narrow full-width-at-half-maximum (FWHM) of 6.4 nm in the emission spectrum give great potential in optical communication. The inherent mechanism was investigated by the finite element analysis, from which the simulation results match well with the experimental measurements. The simulation results reveal that the NOAT-QWs are beneficial in alleviating the quantum confined stark effect and facilitating easier hole carriers' flow across the barriers, leading to more electron-hole wave function overlaps and higher radiative recombination rate.Item type:Item, GaN-based vertical-cavity surface-emitting laser incorporating a TiO2 high-index-contrast grating(2020-01-01) ;Chang, Tsu-Chi ;Hashemi, Ehsan ;Bengtsson, Jorgen ;Gustavsson, JohanHaglund, AsaWe demonstrate the first electrically injected GaN-based VCSEL with a TiO2 high-contrast grating (HCG) as the top mirror. The TiO2-HCG rested directly on the n-GaN without an airgap for mechanical stability. A VCSEL with an aperture diameter of 10 mu m had a threshold current of 25 mA under pulsed operation at room temperature. Multiple longitudinal modes coexist around 400 nm, each TM-polarized with a linewidth of 0.5 nm (spectral resolution limited). This first demonstration of a TiO2-HCG VCSEL offers a new route to achieve polarization pinning and could also allow additional benefits such as post-growth setting of resonance wavelength.Item type:Item, Study of Plasmonic Nanolasers with Graphene-Metal Interaction(2019-01-01) ;Chung, Yi-Cheng ;Li, Heng ;Lu, Tien-Chang ;Chen, Kuo-PingLin, Tzy-RongThe charge transfer effect of the graphene-oxide-metal interface on the performance of plasmonic nanolasers was investigated. The results show that the variation of electron densities of metals can influence the characteristics of surface-plasmon-polariton modes and lead to a significant improvement in the performance of plasmonic nanolasers.Item type:Item, Polarization control of GaN-based micro-caivty lasers with top high-contrast grating reflectors(2019-01-01) ;Chang, Tsu-Chi ;Hong, Kuo-Bin ;Kuo, Shiou-Yi ;Lu, Tien-Chang光電工程學系We reported on GaN micro-cavity (MC) lasers combining one rigid TiO2 high-contrast grating (HCG) structure as the output mirror. HCG structure was made directly on the GaN without an airgap, designed to yield high reflectance for transverse magnetic (TM) or transverse electric (TE) polarized light. The laser emission was TM polarized with a degree of polarization of 99.2% and had a small divergence angle of 14 degrees (full width at half maximum), under pulsed optical pumping at room temperature. This demonstration of laser operation for the GaN-based MC with an HCG fully exhibited advantages of HCGs for applications in semiconductor lasers at the wavelength from green to ultraviolet regimes.Item type:Item, Plasmonic nanolasers based on graphene-insulator-metal platform(2019-01-01) ;Li, Heng ;Hong, Kuo-Bin ;Hsu, Chu-Yuan ;Huang, Zhen-TingLu, Tien-ChangAs the development of nanoscale optics, the ability of surface plasmons to break the diffraction limit receives numerous attention from researchers. In this work, we demonstrate a graphene-insulator-metal (GIM) nanolaser structure. The graphene can modify the permittivity of metal films which would further influence the nanolasers characteristics.Item type:Item, Effect of Passivation Layer on the Thin Film Perovskite Random Lasers(2020-05-01) ;Mallick, Subha Prakash ;Hong, Yu-Heng ;Chen, Lih-Ren ;Kao, Tsung ShengLu, Tien-ChangNovel functionalities of disorder-induced scattering effect in random lasers, attributed to low spatial coherence, draw remarkable attention in high-contrast to superior quality speckle-free imaging applications. This paper demonstrates perovskite-polystyrene (PS)-based random lasing action with robust optical performance at room temperature. Optical characterizations are carried out upon perovskite thin films addition with polystyrene of different mixing concentrations (wt.%). A low threshold lasing operation is achieved with an increasing concentration of polystyrene, accompanying a wavy surface texture with high surface roughness. The rough surface dominating multiple scattering effects leads to enhanced feedback efficiency. Moreover, this study also elucidates efficient fabrication process steps for the development of high quality and durable PS-based random lasers. With the advantages of reduced coherent artifacts and low spatial coherence, speckle free projection images of the USAF (U. S. Air Force MIL-STD-150A standard of 1951) resolution test chart are shown for different PS-based random lasers.Item type:Item, Structural Colors Enabled by Lattice Resonance on Silicon Nitride Metasurfaces(2020-05-26) ;Yang, Jhen-Hong ;Babicheva, Viktoriia E. ;Yu, Min-Wen ;Lu, Tien-ChangLin, Tzy-RongArtificial color pixels based on dielectric Mie resonators are appealing for scientific research as well as practical design. Vivid colors are imperative for displays and imaging. Dielectric metasurface-based artificial pixels are promising candidates for developing flat, flexible, and/or wearable displays. Considering the application feasibility of artificial color pixels, wide color gamuts are crucial for contemporary display technology. To achieve a wide color gamut, ensuring the purity and efficiency of nanostructure resonance peaks in the visible spectrum is necessary for structural color design. Low-loss dielectric materials are suitable for achieving vivid colors with structural color pixels. However, high-order Mie resonances prevent color pixels based on dielectric metasurfaces from efficiently generating highly saturated colors. In particular, fundamental Mie resonances (electric/magnetic dipole) for red can result in not only a strong resonance peak at 650 nm but also high-order Mie resonances at shorter wavelengths, which reduces the saturation of the target color. To address these problems, we fabricated silicon nitride metasurfaces on quartz substrates and applied Rayleigh anomalies at relatively short wavelengths to successfully suppress high-order Mie resonances, thus creating vivid color pixels. We performed numerical design, semianalytic considerations, and experimental proof-of-concept examinations to demonstrate the performance of the silicon nitride metasurfaces. Apart from traditional metasurface designs that involve transmission and reflection modes, we determined that lateral light incidence on silicon nitride metasurfaces can provide vivid colors through long-range dipole interactions; this can thus extend the applications of such surfaces to eyewear displays and guided-wave illumination techniques.Item type:Item, Effect of Strains and V-Shaped Pit Structures on the Performance of GaN-Based Light-Emitting Diodes(2020-04-01) ;Chen, Shuo-Wei ;Chang, Chia-Jui ;Lu, Tien-Chang ;光電工程學系Department of PhotonicsStrains and V-shaped pits are essential factors for determining the efficiency of GaN-based light-emitting diodes (LEDs). In this study, we systematically analyzed GaN LED structures on patterned sapphire substrates (PSSs) with two types of growth temperature employed for prestrained layers and three different thickness of n-type GaN layers by using cathodoluminescence (CL), microphotoluminescence (PL), and depth-resolved confocal Raman spectroscopy. The results indicated that V-pits formation situation can be analyzed using CL. From the emission peak intensity ratio of prestrained layers and multiple quantum wells (MQWs) in the CL spectrum, information regarding strain relaxation between prestrained layers and MQWs was determined. Furthermore, micro-PL and depth-resolved confocal Raman spectroscopy were employed to validate the results obtained from CL measurements. The growth conditions of prestrained layers played a dominant role in the determination of LED performance. The benefit of the thick layer of n-GaN was the strain reduction, which was counteracted by an increase in light absorption in thick n-type doped layers. Consequently, the most satisfactory LED performance was observed in a structure with relatively lower growth temperature of prestrained layers that exhibited larger V-pits, leading to higher strain relaxation and thinner n-type GaN layers, which prevent light absorption caused by n-type GaN layers.Item type:Item, Preparation and thermal dissipation of hollow carbon fibers from electrospun polystyrene/poly(amic acid) carboxylate salt core-shell fibers(2020-05-05) ;Li, Jia-Wei ;Hsu, Hsun-Hao ;Chang, Chia-Jui ;Chiu, Yu-JingTseng, Hsiao-FanPolyimides (PIs) possess great mechanical properties, outstanding thermal stability, solvent inertness, and the ability to be converted into carbon by thermal carbonization. Although studies on carbon materials derived from PIs have been conducted, PI-derived one-dimensional (1D) carbon materials with high surface areas, especially carbon tubes or hollow carbon fibers, have been rarely investigated. In this work, we provide a simple and facile method to prepare hollow carbon fibers by carbonizing hollow PI fibers. Blend solutions of poly(amic acid) carboxylate salts (PAAS) and polystyrene (PS) are electrospun to form core-shell PS/PAAS fibers, in which the PS and PAAS domains are used as sacrificial and precursor materials, respectively. By imidizing the PAAS to PI and selectively removing PS, hollow PI fibers can be obtained. Finally, the hollow PI fibers are carbonized to form hollow carbon fibers. The fiber samples at different stages are examined by thermal gravimetric analysis (TGA), Raman spectrometry, Fourier-transform infrared spectroscopy (FTIR), and scanning electron microscopy (SEM). The infrared images show that the thermal energy transfer rates of the hollow carbon fibers are higher than those of the hollow PI and PS/PI core-shell fibers, which can be attributed to the better thermal conductivity of carbon resulting from the covalent sp(2) bonding between carbon atoms and the high surface area of the hollow structure.Item type:Item, Reproducible and Bendable SERS Substrates with Tailored Wettability Using Block Copolymers and Anodic Aluminum Oxide Templates(1970-01-01) ;Lin, Yu-Liang ;Karapala, Vamsi Krishna ;Shen, Ming-Hui ;Chen, Yi-FanHe, Hung-ChiehSurface properties are essential for substrates exhibiting high sensitivity in surface-enhanced Raman scattering (SERS) applications. In this work, novel SERS hybrid substrates using polystyrene-block-poly(methyl methacrylate) and anodic aluminum oxide templates is presented. The hybrid substrates not only possess hierarchical porous nanostructures but also exhibit superhydrophilic surface properties with the water contact angle approximate to 0 degrees. Such surfaces play an important role in providing uniform enhanced intensities over large areas (relative standard deviation approximate to 10%); moreover, these substrates are found to be highly sensitive (limit of detection approximate to 10(-12) m for rhodamine 6G (R6G)). The results show that the hybrid SERS substrates can achieve the simultaneous detection of multicomponent mixtures of different target molecules, such as R6G, crystal violet, and methylene blue. Furthermore, the bending experiments show that about 70% of the SERS intensities are maintained after bending from approximate to 30 degrees to 150 degrees.
