Item type:Item, Morphological, Material, and Optical Properties of ZnO/ZnS/CNTs Nanocomposites on SiO(2)Substrate(2020-08-01) ;Tsai, Yu Sheng ;Lin, Xin Dai ;Chan, Wei Lun ;Tsai, Shang CheLiao, Wei JenUltraviolet A light (UV-A, 320-400 nm), which is unblockable by sunscreen, requires careful detection for disease avoidance. In this study, we propose a novel photosensing device capable of detecting UV-A. Cancer-causing UV light can be simultaneously monitored with tiny rapid response sensors for a high carrier transition speed. In our research, a multifunctional ZnO/ZnS nanomaterial hybrid-sprinkled carbon nanotube (CNT) was created for the purpose of fabricating a multipurpose, semiconductorbased application. For our research, ZnO nanorods (NRs) were grown by using a facile hydrothermal method on SiO(2)substrate, then vulcanized to form ZnO/ZnS coreshell nanorods, which were sprinkled with carbon nanotubes (CNTs). Results indicate that SiO2/ZnO/ZnS/CNT structures exhibited a stronger conducting current with and without light than those samples without CNTs. Multiple material characterizations of the nanostructures, including of atomic force microscopy (AFM) surface morphology evaluation, scanning electron microscopy (SEM), and transmission electron microscopy (TEM) indicate that CNTs could be successfully spread on top of the ZnO/ZnS coreshell structures. Furthermore, chemical binding properties, material crystallinity, and optical properties were examined by X-ray diffraction (XRD), energy dispersive spectroscopy (EDS), and photoluminescence (PL). Owing to their compact size, simple fabrication, and low cost, ZnO/ZnS coreshell NRs/CNT/SiO2-based nanocomposites are promising for future industrial optoelectronic applications.Item type:Item, Reduced graphene oxides-wrapped ZnO with notable photocatalytic property(2020-07-01) ;Hu, Wei-Chen ;Chen, Yi-An ;Hsieh, Ping-Yen ;Tsao, Chun-WenChiu, Yi-HsuanA facile, environmentally benign antisolvent method has been developed to prepare for reduced graphene oxides (RGO)-wrapped ZnO nanocrystals with controlled RGO contents. Because of the high electrical conductivity of RGO, the photogenerated electrons at ZnO mostly transported to RGO, leaving positively charged photoexcited holes in ZnO to result in charge separation. The steady-state photoluminescence, time-resolved photoluminescence spectroscopy and photovoltage decay analysis were employed to investigate charge carrier dynamics and charge transfer behaviors of RGO-ZnO. The influence of RGO content on the charge dynamics and photoconversion efficiency of RGO-ZnO toward dye degradation and water splitting has been realized. In this work, the p-n ZnO NWs were successfully synthesized, and were able to vertically grow on Ta2O5 substrate. Thus, the well-performed Au/p-n ZnO NWs/Ta2O5/Au one-diode one-memoristor device was fabricated. The p-n ZnO NWs not only exhibited excellent rectifying behavior, but also played the role of oxygen storing during filaments formation. Therefore, the low-leakage device aimed to build high-density crossbar arrays which was required for accelerating the combination of 5 G with AI in near future applications. A great attention was paid to the giant piezoresistive effect and sensitivity delivered by silicon-based nanostructures. However, low thermal stability and complicated fabrication process hinder their practical applications. To overcome these issues and enhance the functionalities, we envision the substantial piezopotential in a zinc oxide (ZnO)/muscovite (mica) heteroepitaxy system based on theoretical consideration and realize it in practice. High piezoresistive effect with giant change of resistivity (-80 to 240%) and large gauge factor (>1000) are demonstrated through mechanical bending. The detailed features of heteroepitaxy, electrical transport, and strain are probed to understand the mechanism of such a giant resistivity change. In addition, a bending model is established to reveal the distribution of strain. Finally, we demonstrate a flex sensor featuring high sensitivity, optical transparency, and two-segment sensing with a great potential toward practical applications. Such an oxide heteroepitaxy exhibits excellent piezoresistive properties and mechanical flexibility. In the near future, the importance of flex sensors will emerge because of the precise control in the automation industries, and our results lead to a new design in the field of flex sensors.Item type:Item, Neutral oxygen irradiation enhanced forming-less ZnO-based transparent analog memristor devices for neuromorphic computing applications(2020-04-09) ;Simanjuntak, Firman Mangasa ;Ohno, Takeo ;Chandrasekaran, Sridhar ;Tseng, Tseung-YuenSamukawa, SeijiSurface oxidation employing neutral oxygen irradiation significantly improves the switching and synaptic performance of ZnO-based transparent memristor devices. The endurance of the as-irradiated device is increased by 100 times, and the operating current can be lowered by 10 times as compared with the as-deposited device. Moreover, the performance-enhanced device has an excellent analog behavior that can exhibit 3 bits per cell nonvolatile multistate characteristics and perform 15 stable epochs of synaptic operations with highly linear weight updates. A simulated artificial neural network comprising 1600 synapses confirms the superiority of the enhanced device in processing a 40 x 40 pixels grayscale image. The irradiation effectively decreases the concentration of oxygen vacancy donor defects and promotes oxygen interstitial acceptor defects on the surface of the ZnO films, which consequently modulate the redox process during rupture and rejuvenation of the filament. This work not only proposes the potential of ZnO-based memristor devices for high-density invisible data storage and in-memory computing application but also offers valuable insight in designing high-performance memristor devices, regardless of the oxide system used, by taking advantage of our neutral oxygen irradiation technique.Item type:Item, Exciton Localization of High-Quality ZnO/MgxZn1-x Multiple Quantum Wells on Si (111) with a Y2O3 Buffer Layer(2018-08-01) ;Liu, Wei-Rein ;Huang, Wei-Lun ;Wu, Yung-Chi ;Lai, Liang-HsunHsu, Chia-HungWe report the structural and optical properties of ten-period ZnO/MgxZn1-x multiple quantum wells (MQWs) prepared on the most widely used semiconductor material, Si. The introduction of a nanometer thick high-k Y2O3 transition layer between Si (111) substrate and a ZnO buffer layer significantly improves the structural perfection of the MQWs grown on top of it. The high structural quality of the ZnO/MgxZn1-xO MQWs is evidenced by the appearance of pronounced high order satellite peaks in X-ray crystal truncation rods; high resolution cross-sectional transmission electron microscopy images also confirmed the regularly arranged well and barrier layers. When the well width is less than similar to 2.7 nm, the quantum-confined Stark effect in MQWs can be negligible. Not only the increasing exciton-binding energy but also reducing exciton-phonon coupling determined in temperature-dependent photoluminescence spectra indicate quantum-size effect. Our results demonstrate that ZnO/MgxZn1-xO MQWs integrated on Si have great potential in UV optoelectronic device applications.Item type:Item, Flexible Heteroepitaxy Photoelectrode for Photo-electrochemical Water Splitting(2018-08-01) ;Le Thi Quynh ;Chien Nguyen Van ;Tzeng, W. Y. ;Huang, Chun-WeiLai, Yu-HongMICAtronics represents a new research direction by taking the advantages of good mechanical flexibility and optical transparency of muscovite mica, leading to a new platform to use oxide heteroepitaxy for novel transparent soft technology. Here we report a model flexible photoelectrode for photo-electrochemical (PEC) water splitting based on Fe2O3/ZnO/mica heteroepitaxy. The heteroepitaxy was confirmed by a combination of X-ray diffraction and transmission electron microscopy. The PEC performance of this flexible and semitransparent photoelectrode under various bending states was investigated. We found that the photocurrent of the heteroepitaxial system was enhanced by three times relative to pure ZnO and Fe2O3 under visible-light irradiation, and the heteroepitaxial photoelectrodes retain their photocurrent after continuous bending in cycling (>3000 cycles) with a smallest bending radius of 3.5 mm. The energy band alignment and charge dynamics under light excitation were characterized to understand the mechanism of the enhanced PEC performance. This study provides a new platform for design and fabrication of a flexible transparent photoelectrode in the harvest of solar energy based on oxide heteroepitaxy.Item type:Item, Plasmonic nanolasers based on graphene-insulator-metal platform(2019-01-01) ;Lu, Tien-Chang ;光電工程學系Department of PhotonicsThe development of laser miniaturizing is never stop; several kinds of approaches such as microdisk lasers and nanowire lasers, have been exploited to scale down the sizes of cavity by using surface plasmons in replacement of photonic resonance in the laser cavity. Graphene is a membrane with thickness of only one atom and the carrier mobility can be as high as about 15000 cm(2)/V.s. Until now graphene has been widely used for many optoelectronics applications, for example, ultrafast photodetector, modulator, biosensor, transparent electrode and so on. As far as plasmonic laser is concerned, since the insulator layer on the metal structure is required to be very thin, it seems to be feasible to add a single-layered graphene in between the nanowire and metal while preserving the capability of forming surface plasmon polariton (SPP). Besides, we would like to take advantage of good electrical property of graphene to make a plasmonic nanolaser which can be modulated by externally applied current. By adding graphene on the insulator can form a versatile platform, called graphene-insulator-metal (GIM) structure, that can modulate the plasmonic wave characteristics. In this study, we successfully fabricated and demonstrated the SPP nanolaser on GIM structure. The lasing threshold of ZnO nanowire on aluminum with graphene was lower than that without graphene. It was attributed to the changes of plasmon frequency of metal resulting from the induced electrons or holes by graphene.Item type:Item, Plasmonic Nanolasers Enhanced by Hybrid Graphene-Insulator-Metal Structures(2019-08-01) ;Li, Heng ;Li, Jhu-Hong ;Hong, Kuo-Bin ;Yu, Min-WenChun, Yi-ChengGraphene is a two-dimensional (2D) structure that creates a linear relationship between energy and momentum that not only forms massless Dirac fermions with extremely high group velocity but also exhibits a broadband transmission from 300 to 2500 nm that can be applied to many optoelectronic applications, such as solar cells, light-emitting devices, touchscreens, ultrafast photodetectors, and lasers. Although the plasmonic resonance of graphene occurs in the terahertz band, graphene can be combined with a noble metal to provide a versatile platform for supporting surface plasmon waves. In this study, we propose a hybrid graphene-insulator-metal (GIM) structure that can modulate the surface plasmon polariton (SPP) dispersion characteristics and thus influence the performance of plasmonic nanolasers. Compared with values obtained when graphene is not used on an Al template, the propagation length of SPP waves can be increased 2-fold, and the threshold of nanolasers is reduced by 50% when graphene is incorporated on the template. The GIM structure can be further applied in the future to realize electrical control or electrical injection of plasmonic devices through graphene.Item type:Item, In Vivo Speckle Contrast Imaging Constructed by Threshold-tunable Random Lasers(2019-01-01) ;Yeh, Ting-Wei ;Yang, Zu-Po ;Yao, Yung-Chi ;Chang, Chen-YuTsai, Meng-TsanThe application of random lasers has been restricted owing to the absence of well-defined resonant cavity, as the lasing action mainly depends on multiple light scatterings induced by intrinsic disorders of laser medium to establish the required optical feedbacks, and hence that increases the difficulty to efficiently tune and modulate random lasing emissions. In this study, we investigate the case that the transport mean free path of emitted photons within the disordered scatterers, which is composed by the ZnO nanowires, is tunable by a curvature bending applied on the flexible polyethylene terephthalate (PET) substrate underneath, thereby creating a unique light source which is able to be operated above and below the lasing threshold for desirable spectral emissions. The developed curvature-tunable random laser, for the first time, is implemented for in vivo biological imaging with much lower speckle noise when compared to the non-lasing situation through a simple mechanical bending, which is of great potential for studying the fast-moving physiological phenomenon like blood flow patterns in mouse's ear skins. As a result, we expect the experimental demonstration on the curvature-tunable random laser can open up a new route towards developing disorder based optoelectronic devices.
