A new design concept named as active guard ring and related circuit implementation to improve the latch-up immunity of ICs are proposed. Using additional sensing circuit and active buffer to turn ON the electrostatic discharge (ESD) protection transistors, the large-dimensional ESD (or I/O) devices can provide or receive extra compensation current to the negative or positive current perturbation during the latch-up current test. The new proposed solution has been verified in 0.6-mu m 5 V process to have much higher latch-up resistance compared with the conventional prevention method of guard ring in CMOS technology.

On-chip power-rail electrostatic discharge (ESD) protection circuit designed with active ESD detection function is the key role to significantly improve ESD robustness of CMOS integrated circuits (ICs). Four power-rail ESD clamp circuits with different ESD-transient detection circuits were fabricated in a 0.18-mu m CMOS process and tested to compare their system-level ESD susceptibility, which are named as power-rail ESD clamp circuits with typical RC-based detection, PMOS feedback, NMOS+PMOS feedback, and cascaded PMOS feedback in this work. During the system-level ESD test, where the ICs in a system have been powered up, the feedback loop used in the power-rail ESD clamp circuits provides the lock function to keep the ESD-clamping NMOS in a "latch-on" state. The latch-on ESD-clamping NMOS, which is often drawn with a larger device dimension to sustain high ESD level, conducts a huge current between the power lines to perform a latchup-like failure after the system-level ESD test. A modified power-rail ESD clamp circuit is proposed to solve this problem. The proposed power-rail ESD clamp circuit can provide high enough chip-level ESD robustness, and without suffering the latchup-like failure during the system-level ESD test.

An experimental methodology to find area-efficient compact layout rules to prevent latchup in bulk complimentary metal-oxide-semiconductor (CMOS) integrated circuits (ICs) is proposed. The layout rules are extracted from the test patterns with different layout spacings or distances, A new latchup prevention design by adding the additional internal double guard rings between input/output cells and internal circuits is first reported in the literature, and its effectiveness has been successfully proven in three different bulk CMOS processes. I Through detailed experimental verification including temperature effect, the proposed methodology to extract compact layout rules has been established to save silicon area of CMOS ICs but still to have high enough latchup immunity. This proposed methodology has been successfully verified in a 0.5-mum nonsilicided, a 0.35-mum silicided, and a 0.25-mum silicided shallow-trench-isolation bulk CMOS processes.

The double snapback characteristic in the highvoltage nMOSFET under transmission line pulsing stress is found. The physical mechanism of double snapback phenomenon in the high-voltage nMOSFET is investigated by device simulation. With double snapback characteristic in high-voltage nMOSFET, the holding voltage of the high-voltage nMOSFET in snapback breakdown condition has been found to be much smaller than the power supply voltage. Such characteristic will cause the high-voltage CMOS ICs susceptible to the latchup-like danger in the real system applications, especially while the high-voltage nMOSFET is used in the power-rail electrostatic discharge clamp circuit.

An electrostatic discharge (ESD) protection design for smart power applications with lateral double-diffused MOS (LDMOS) transistors is investigated. With the gate-driven and substrate-triggered circuit techniques, the n-channel LDMOS can be quickly turned on to protect the output drivers during an ESD stress event. The proposed gate-driven and substrate-triggered ESD protection circuits have been successfully verified in a 0.35-mu m 5 V/40 V bipolar CMOS DMOS (BCD) process, which can sustain ESD voltages of 4 kV in human-body-model (HBM) and 275 V in machine-model (MM) ESD tests. In addition, the power-rail ESD protection design can also be achieved with a stacked structure to protect 40-V power pins without a latchup issue in the smart power integrated circuits.

This paper presented a practical industry case of electrical overstress (EOS) failure induced by the latchup test in high-voltage integrated circuits (ICs). By using proper layout modification and additional circuit, the unexpected EOS failure, which is caused by negative-current-triggered latchup test, can be successfully solved. The new design with proposed solutions has been verified in the 0.6-mu m 40-V Bipolar CMOS DMOS (BCD) process to pass the test for at least 500-mA trigger current, which shows high negative-current-latch-up immunity without overstress damage, compared with the protection of only the guard ring. Such solutions can be adopted to implement high-voltage-applicable IC product to meet the industry requirement for the mass production of IC manufactures and applications.

Based on good electrostatic discharge (ESD) robustness, silicon-controlled rectifier (SCR) device is used for on-chip ESD protection. The major concern of SCR is the latch-up issue, because of its low holding voltage. Previous papers tried to design latchup-immune SCR devices; however, those devices would cause lower ESD robustness. In this letter, a new latchup-immune and robust SCR device for ESD protection is proposed and verified in a 0.25-mu m 5-V CMOS process. Through inserting one additional parasitic bipolar junction transistor into SCR device structure, this new proposed SCR can increase the holding voltage without causing degradation on its ESD robustness.

An overview on the electrostatic discharge (ESD) protection circuits by using the silicon controlled rectifier (SCR)-based devices in CMOS ICs is presented. The history and evolution of SCR device used for on-chip ESD protection is introduced. Moreover, two practical problems (higher switching voltage and transient-induced latchup issue) limiting the use of SCR-based devices in on-chip ESD protection are reported. Some modified device structures and trigger-assist circuit techniques to reduce the switching voltage of SCR-based devices are discussed. The solutions to overcome latchup issue in the SCR-based devices are also discussed to safely apply the SCR-based devices for on-chip ESD protection in CMOS IC products.

The holding voltage of the high-voltage devices in snapback breakdown condition has been found to be much smaller than the power supply voltage. Such characteristics will cause the LCD driver ICs to be susceptible to the latchup-like danger in the practical system applications, especially while these devices are used in the power-rail ESD clamp circuit. A new latchup-free design on the power-rail ESD clamp circuit with stacked-field-oxide structure is proposed and successfully verified in a 0.25-mu m 40-V CMOS process to achieve the desired ESD level. The total holding voltage of the stacked-field-oxide structure in snapback breakdown condition can be larger than the power supply voltage. Therefore, latchup or latchup-like issues can be avoided by stacked-field-oxide structures for the IC applications with power supply of 40 V.

The physical mechanism of transient-induced latchup (TLU) in CMOS ICs under the system-level electrostatic discharge (ESD) test is clearly characterized by device simulation and experimental verification in time domain. For TLU characterization, an underdamped sinusoidal voltage stimulus has been clarified as the realistic TLU-triggering stimulus under the system-level ESD test. The specific "sweep-back" current caused by the minority carriers stored within the parasitic pnpn structure of CMOS ICs has been qualitatively proved to be the major cause of TLU. All the simulation results on TLU have been practically verified in silicon with test chips fabricated by 0.25-mu m CMOS technology.
