This paper studies a composite power n-channel lateral-diffused MOSFET device with a super junction (SJ) and parasitic silicon-controlled rectifier structure (nLDMOS-SJ-SCR) in the drain side, which can be used for electrostatic discharge (ESD) and latch-up (LU) reliability enhancements of 60-V power electronics. For ESD and LU protection considerations, the drain side with an SJ structure integrated with p-n-p- and n-p-n-arranged types of nLDMOS-SCR transistors is demonstrated. According to the experimental data, the layout of the SJ structure in the drain side has positive effects on ESD and LU capabilities. The layout type of nLDMOS-SJ with a pillar width W = 9 mu m has the highest secondary breakdown current (I-t2) values; the ESD (LU) improvement was 46.3% (13.3%) compared with the nLDMOS reference sample. Meanwhile, an nLDMOS-SJ with a pillar width W = 27 mu m has the highest figure of merit (FOM) value. By contrast, an embedded p-n-p-(n-p-n-)arranged type SCR structure was added into the drain side once again. Initially, it has a positive (negative) effect on the ESD reliability. Furthermore, the ESD (figure of merit; FOM) improvement was 37.9% (13.72%) of the corresponding nLDMOS-SJ device for nLDMOS-SJ-SCR (p-n-p) with W = 27 mu m. Overall, an nLDMOS-SJ device integrated with the p-n-p-arranged-type SCR in the drain side is a favorable choice for ESD and LU improvements.

In the implanted biomedical devices, the silicon chips with monopolar stimulation design have been widely applied. To protect the negative-voltage pins of the implanted silicon chip from the electrostatic discharge (ESD) damage, the ESD protection circuit should be carefully designed to avoid any wrong current path under normal circuit operation with the negative voltage. In this article, a new power-rail ESD clamp circuit for the application with an operating voltage of -6 V has been proposed and verified in a 0.18- $\mu \text{m}$ 3.3-V CMOS process. The proposed circuit, realized with only 3.3-V nMOS/pMOS devices, is able to prevent the gate-oxide reliability issue under this -6-V application. With the proposed ESD detection circuit, the turn-on speed of the main ESD clamp device, which is a stacked-nMOS (STnMOS), can be greatly enhanced. The STnMOS with a width of $400\mu \text{m}$ can sustain over 8-kV human body model (HBM) ESD stress and perform low standby leakage current of 5.4 nA at room temperature under the circuit operating condition with -6-V supply voltage.

A new on-chip transient detection circuit with superior area efficiency is proposed against the system malfunction resulting from system-level electrostatic discharge ( ESD) events. With dual-latched structure, a better area efficiency can be achieved by the reduced time constant inquiry. The proposed transient detection circuit with a silicon area of 40 mu m x 60 mu m has been fabricated in a 0.18-mu m CMOS process with 1.8-V devices. The detection sensitivity has been successfully verified under +/- 200 V system-level ESD tests. To achieve the "Class B" specification of IEC 61000-4-2 standard, the proposed transient detection circuit serves as a safety guard for the system. Through the hardware/firmware co-design, the auto-recovery procedure can be activated by the proposed transient detection circuit sending out a warning signal. With the proposed transient detection circuit co-works with the system program, the immunity level of microelectronic products against the electromagnetic compatibility (EMC) of ESD events can be effectively improved.

To effectively protect the interface circuit between separated power domains from electrostatic discharge (ESD) damage, a new diode-triggered quad-silicon-controlled rectifier (DTQSCR) is proposed and realized in a 0.18-mu m 1.8-V/3.3-V CMOS process. Since the DTQSCR embeds four silicon-controlled rectifier paths and a structure of back-to-back diodes, the silicon area can be efficiently reduced more than 30% as compared to the traditional ESD protection design under the same ESD specification. From the measurement results in silicon chip, an interface circuit (level shifter) with the proposed ESD protection design can successfully sustain a human-body-model of greater than 5.5 kV. The proposed ESD protection device is suitable to protect the interface circuits between different power domains.

The latchup path which may potentially exist at the interface between high-voltage (HV) and low-voltage (LV) circuits in a HV bipolar-CMOS-DMOS (BCD) technology is investigated in this brief. Owing to multiple well structures used to realize the HV device in the BCD process, the expected latchup path in the test structure was hardly triggered. However, a parasitic silicon-controlled rectifier path featuring a very low holding voltage is found in the experimental silicon chip. Such a parasitic path is first reported in the literature. It may influence the electrostatic discharge robustness of CMOS IC products with the HV and LV circuits integrated together. Thus, the layout rules at the HV and LV interface should be carefully defined to avoid the occurrence of an unexpected parasitic path.

The modified silicon-controlled rectifier (SCR) fabricated in a 0.25-mu m high-voltage (HV) bipolar-CMOS-DMOS (BCD) technology has been proposed to seek for both effective electrostatic discharge (ESD) protection and latchup immunity. Experimental results show that one of the proposed SCRs has a high holding voltage of up to similar to 30 V in the 100-ns transmission line pulsing measurement results. However, through the experimental verification by using the transient latchup test, the holding voltage of such proposed device decreases to similar to 20 V. It is due to the increased bipolar junction transistor current gains of the SCR path induced by the Joule-heating effect in the long-term measurement. For 20-V circuit applications, the ESD robustness of the proposed SCR with a holding voltage of similar to 20 V is lower than that of stacked low-voltage p-type MOS in the previous studies. Developing special modification of such HV devices is inefficient to achieve both effective ESD protection and latchup-free design in this 0.25-mu m HV BCD technology.

Achieving high latch-up immunity is critical for power-rail electrostatic discharge (ESD) clamp circuits in high-voltage (HV) integrated circuit products. To investigate how shunt resistance affects the transmission line pulsing current-voltage characteristics of resistance-triggered stacked silicon controlled rectifiers (SCRs), a lateral SCR (LSCR) and a modified LSCR were combined in several SCR stacked structures with various shunt resistances. Compared with in tradition stacked ESD cells, the snapback margin of the SCRs does not expand and can even be reduced. A high holding voltage of 33.4 V is achieved using the resistance-triggered stacked SCR technique in a 0.11 mu m32-V HV process. A trigger voltage of approximately 51 V and a failure current of 3.3 A is achieved in this experiment. According to theorem analysis based on a voltage decoupling equation, the minimum trigger voltage can probably be further reduced to 46 V by using the resistance-triggered stacked SCR technique. This paper can offer a simple guideline for designing ESD protection circuit using the resistor-triggered SCRs stacking structure.

Due to the snapback holding voltage of high-voltage (HV) nMOS smaller than the maximum operating voltage, the traditional power-rail electrostatic discharge (ESD) clamp circuit implemented with such HV nMOS suffered latchup-like failure in a touch panel control IC after the system-level ESD test. A modified design on the power-rail ESD clamp circuit is proposed and verified in an HV CMOS process with 12 V double-diffused drain MOS device. With the holding voltage greater than the maximum operating voltage of 12 V, the touch panel equipped with the modified control IC can successfully pass the system-level ESD test of +/- 15 kV in the air-discharge test mode to meet the level 4 of IEC 61000-4-2 industry specification.

To effectively protect integrated circuits from electrostatic discharge (ESD) damage, this letter proposes a silicon-controlled rectifier (SCR) device with low trigger voltage, low leakage current, low parasitic capacitance, and which requires no additional process step. The proposed device uses two metal gates to separate the anode and cathode of the SCR to reduce the leakage current. These two gates are well controlled to trigger the SCR device. The test devices have been implemented and verified in a 28-nm high-k metal gate CMOS process. Experimental results show that the proposed SCR exhibits a low trigger voltage (<3 V), low leakage current (<5 nA), low parasitic capacitance (<40 fF), and sufficient ESD robustness (>1 kV in human-body-model tests). Based on its good performances during ESD stress and normal circuit operating conditions, the proposed SCR device is very suitable for ESD protection in advanced CMOS processes.

A new electrostatic discharge (ESD) protection device, called quad-silicon controlled rectifier (QSCR), is proposed and verified in a 0.25-mu m CMOS process. The QSCR is designed to be used as ESD protection between separated power domains. Since the QSCR embeds four SCRs between its four terminals, no extra ESD clamps are needed to protect the interface circuits between two separated power domains. Implementations with different circuit topologies were also analyzed to achieve a comprehensive ESD protection design for different applications. From the experimental results, the QSCR can withstand 8-kV HBM and 600-V MM ESD stresses with a silicon area of 75 mu m x 100 mu m.
