Item type:Item, Variations of V-t Retention Loss in a SONOS Flash Memory Due to a Current-Path Percolation Effect(2011-04-01) ;Chou, Y. L. ;Chung, Y. T. ;Wang, Tahui ;Ku, S. H.Zou, N. K.Discrete nitride program charge loss in a small-area SONOS Flash memory cell during retention is observed. Our measurement shows that a retention V-t of a programmed SONOS cell exhibits a stepwise evolution with retention time. Individual single-program charge-loss-induced threshold voltage shifts (Delta V-t) are characterized. We find the following: 1) The magnitude of Delta V-t exhibits an exponential distribution, which is believed due to a current-path percolation effect caused by random program charges and substrate dopants, and 2) program-state V-t retention loss has large variations in different cells and P/E cycles due to the percolation effect. We develop a Monte Carlo analysis to take into account the distribution of Delta V-t and a tunneling front model to study the spread of a retention V-t distribution in a SONOS Flash memory.Item type:Item, A Comprehensive Characterization Method for Lateral Profiling of Interface Traps and Trapped Charges in P-SONOS Cell Devices(2017-03) ;Guo, Jyh-Chyurn ;Du, Pei-Ying ;電子工程學系及電子研究所Department of Electronics Engineering and Institute of ElectronicsA comprehensive characterization method has been developed in this paper for reliable lateral profiling of the interface traps (Delta N-it), localized charges (Delta N-ot), and trapped holes (Delta N-hole) in P-SONOS cell devices. Charge pumping current (I-CP) measurement can be used to probe Delta N-it and Delta N-ot from the increase of maximum I-CP (I-CP,I- max) and the shift of I-CP curve along the base level voltage (V-b). When increasing the program and erase (P/E) cycles, the negative threshold voltage (V-T) shift at both program and erase states suggests the generation of Delta N-hole. The evolution of Delta N-it, Delta N-ot, and Delta N-hole during P/E cycling can consistently explain the nonmonotonic variations of gate induced drain leakage current (I-GIDL) and substrate current (I-SUB) as well as dramatic differences between the source and drain. The lateral migration of Delta N-ot caused by extending P/E cycles may lead to the failure of two-bit operation in SONOS cell devices. The larger V-T shift and subthreshold swing, smaller read current, and lower transconductance may degrade the endurance and retention of P-SONOS when applied in Flash memory.Item type:Item, Electric Field Induced Nitride Trapped Charge Lateral Migration in a SONOS Flash Memory(2017-01) ;Liu, Yu-Heng ;Jiang, Cheng-Min ;Chen, Wei-Chun ;Wang, TahuiTsai, Wen-JerWe investigated electric field-induced trapped electron lateralmigration in a SONOS flash cell. The threshold voltage shift (Delta V-t) andgate-induceddrain leakage(GIDL) current were measured to monitor nitride electron movement in retention. We applied different voltages to the gate and the source/drain in retention to vary the vertical and lateral electric fields. Our study shows that: 1) GIDL current can be used tomonitor trapped charge lateralmigration and 2) nitride charge lateral migration exhibits strong dependence on the lateral electric field. Based on measured temperature and field dependence, a nitride trapped charge emission process via thermally assisted tunneling is proposed for electron lateral migration. The emission rates of thermally assisted tunneling, direct trap-to-band tunneling and Frenkel-Poole emission were compared.Item type:Item, Electric Field Induced Nitride Trapped Charge Lateral Migration in a SONOS Flash Memory(2017-01) ;Liu, Yu-Heng ;Jiang, Cheng-Min ;Chen, Wei-Chun ;Wang, TahuiTsai, Wen-JerWe investigated electric field-induced trapped electron lateralmigration in a SONOS flash cell. This work studies the gate injection behavior in detail using the recently developed gate-sensing and channel-sensing (GSCS) technique. GSCS accurately locates the charge centroid during programming/erasing and reliability tests. For the first time, we can track the charge centroid for gate-injection "top BE-SONOS" and various SONOS-type devices. Our results indicate that the charge centroid after electron gate injection is close to the nitride center, irrespective of various nitride thickness and top dielectric. Moreover, there is electron and hole vertical mismatch after hole gate injection. Comparing the results from SONS, we can clearly prove that electrons are mainly distributed inside the bulk nitride instead of the interfaces between oxide and nitride. For SNOS and SNS, where there is electron and hole injection simultaneously, two-region approximation can give us more detailed information about electron and hole capture. By comparing experimental data with theoretical modeling, we have shown that nitride 7nm or thicker captures all the injected electrons up to total charge area density similar to 10(13)cm(-2).Item type:Item, Vt distribution tail。Item type:Item, Impact of V-pass Interference on Charge-Trapping NAND Flash Memory Devices(2015-06-01) ;Hsiao, Yi-Hsuan ;Lue, Hang-Ting ;Chen, Wei-Chen ;Chang, Kuo-PinTsui, Bing-YueThe impact of adjacent word-line\'s pass gate voltage interference on charge-trapping (CT) NAND Flash is extensively studied in this paper. From our previous work with a 38-nm half-pitch BE-SONOS NAND Flash device, we found that the threshold voltage significantly decreases with increasing pass gate voltage during reading. This observation is in contrary to the common belief that the CT NAND devices are immune to interference. In this paper, we further evaluate the pass gate voltage interference on 3-D CT NAND Flash, which is the most promising path for the future NAND Flash industry. Owing to the superior gate control ability in the double-gate architecture, the commonly observed pass gate voltage interference due to pitch scaling is suppressed. Stronger gate control ability also restrains the impact of field penetration in devices with narrow channel width. In 3-D CT NAND Flash, the thinner channel can also provide better gate control ability, which, in turn, results in smaller pass gate voltage interference. Hiroshi Iwai (President of IEEE Electron Device Society) Item type:Item, High-Performance Bottom-Gate Poly-Si Polysilicon-Oxide-Nitride-Oxide-Silicon Thin Film Transistors Crystallized by Excimer Laser Irradiation for Two-Bit Nonvolatile Memory Applications(2012-07-01) ;Lee, I-Che ;Kuo, Hsu-Hang ;Tsai, Chun-Chien ;Wang, Chao-LungYang, Po-YuHigh-performance bottom-gate (BG) poly-Si polysilicon-oxide-nitride-oxide-silicon (SONOS) TFTs with single grain boundary perpendicular to the channel direction have been demonstrated via simple excimer-laser-crystallization (ELC) method. Under an appropriate laser irradiation energy density, the silicon grain growth started from the thicker sidewalls intrinsically caused by the bottom-gate structure and impinged in the center of the channel. Therefore, the proposed ELC BG SONOS TFTs exhibited superior transistor characteristics than the conventional solid-phase-crystallized ones, such as higher field effect mobility of 393 cm(2)/V-s and steeper subthreshold swing of 0.296 V/dec. Due to the high field effect mobility, the electron velocity, impact ionization, and conduction current density could be enhanced effectively, thus improving the memory performance. Based on this mobility-enhanced scheme, the proposed ELC BG SONOS TFTs exhibited better performance in terms of relatively large memory window, high program/erase speed, long retention time, and 2-bit operation. Such an ELC BG SONOS TFT with single-grain boundary in the channel is compatible with the conventional a-Si TFT process and therefore very promising for the embedded memory in the system-on-panel applications.
