摘要: | 基于实际输入功率电源的考量,本论文设计了一个在近场测量的毫米波半 光学式高功率固态电子元件阵列三倍频器,输出频率为 100 GHz 。整个 三倍频器系统的制造和测量也在此呈现。 萧特基二极体被选作用来当为 单晶阵列三倍频器之元件。 所以为了高截止频率和高崩溃电压所需的搀 杂浓度的最佳状况必需被模拟。 三倍频器系统所需的混成,单晶电路图 型和滤波器都已经制造出来。而且单晶阵列二极体的良率是 65% 。滤波 器的特征曲线和设计大致上相同。 另外,三倍频器系统中近场常用的号 角天线和透镜也要设计来符合现有实际输入功率电源的要求。 因此,号 角天线和透镜的校正是必要的。 一系列的实验是来了解透镜的特性。实 验显示可以把阵列二极体的尺寸增加来改善整个三倍频器的性能。 未来 ,希望能结合下列两个部份毫米波半光学式阵列倍频器和金属半导体场效 电晶体 (MESFET) 阵列或共振穿透二极体 (RTD) 阵列来形成在毫米波频 段的高功率电源。 Based on consideration of practical input power source, a watt-level quasi-optical diode-grid frequency tripler with output frequency is designed under near-field illumination at 100 GHz range. Fabrication and measurements of the tripler system are also presented. Schottky diode is chosen for monolithic diode-grid. Optimization of doping concentration for high cutoff frequency and breakdown voltage is done. Both hybrid and monolithic circuit pattern, and the filter for the tripler were fabricated. The yield is 65% for monolithic diode-grid array. The characteristic of the filter has agreement with our design. Based on near-field condition, tripler system with horn and lens utilized current power source is designed. Calibration of lens, horn are necessary. A series experiment is presented in order to conform the behavior of lens. Finally, the experiment setup for whole tripler system is described. Therefore, there is no output power. The reason why we can not detect any output power is largely due to the diode-grid size. The performance of output power should be improved to make the grid size larger as possible. Glued more diodes on hybrid pattern and elevate the yield of monolithic diode-grid are the two improvement ways.
