The FinFET architecture has widely been used in the digital circuit application, due to the good short channel effect control and driving current boost. However, the worse thermal dispassion and smaller effective silicon volume would cause the significant impacts during the circuits under electrostatic discharge (ESD) event. Thus, the ESD protection device should be installed into the high-speed digital circuit to enhance the ESD robustness. To avoid the effect of circuit performance, the parasitic capacitance of ESD device must be as low as possible. In this article, two types of Fin-diode-triggered rotated silicon-controlled rectifier (SCR) with dual ESD current path have been proposed and verified in a 16-nm FinFET CMOS process. The proposed devices have better current-handling capability, sufficiently low parasitic, compact layout area, and low leakage current.

On-chip decoupling capacitors often formed by varactor or nMOS have been widely used to shunt the power-line noise in integrated-circuit products. Because the N+ cathode of these capacitors is connected to ground, an unexpected latch-up path between I/O pMOS and n-type decoupling capacitors may be accidentally triggered on. In this paper, the non-typical latchup path between I/O pMOS and n-type decoupling capacitors was investigated in 0.18-mu m 1.8/3.3-V CMOS technology. The measurement results from the silicon chip with split test structures have verified that the n-type decoupling capacitor near the I/O pMOS can cause a high risk of latch-up. Therefore, the layout rules between the decoupling capacitor and I/O devices should be carefully defined to prevent the occurrence of such an unexpected latch-up path.

To effectively protect the interface circuit between separated power domains from electrostatic discharge (ESD) damage, a new diode-triggered quad-silicon-controlled rectifier (DTQSCR) is proposed and realized in a 0.18-mu m 1.8-V/3.3-V CMOS process. Since the DTQSCR embeds four silicon-controlled rectifier paths and a structure of back-to-back diodes, the silicon area can be efficiently reduced more than 30% as compared to the traditional ESD protection design under the same ESD specification. From the measurement results in silicon chip, an interface circuit (level shifter) with the proposed ESD protection design can successfully sustain a human-body-model of greater than 5.5 kV. The proposed ESD protection device is suitable to protect the interface circuits between different power domains.

A new optimization design of an active guard ring has been proposed to improve latch-up immunity of CMOS integrated circuits and been successfully verified in a 0.18-mu m 1.8-/3.3-V CMOS technology. Codesigned with the on-chip electrostatic discharge(ESD) protection devices (gate-ground nMOS and gate-VDD pMOS) equipped at the input-output (I/O) pad, the overshooting/undershooting trigger current during latch-up test can be conducted away through the turned-on channels of the ESD protection MOSFET's to the power rails (V-DD or V-SS). Therefore, the trigger current injecting from the I/O devices (that directly connected to the I/O pad) through the substrate to initiate the latch-up occurrence at the internal circuit blocks can be significantly reduced. Thus, the latch-up immunity of the whole chip can be effectively improved under the same placement distance between the I/O cells and the internal circuit blocks. The new proposed design is a cost-efficient solution to improve latch-up immunity and also to mention good ESD robustness of the I/O cells.

On-chip electrostatic discharge (ESD) protection device with large dimension can sustain high-ESD current, but the parasitic capacitance of the ESD protection device will increase the difficulty of impedance matching and degrade the bandwidth for broadband radio frequency (RF) applications. The traditional distributed ESD protection circuit can achieve good impedance matching, but it has a worse ESD robustness because of larger resistance caused by the input inductor. In this paper, a new distributed ESD protection structure with the stacked diodes with embedded silicon-controlled rectifier is proposed to attain good ESD robustness without degrading the RF performance. The proposed ESD protection circuit has been successfully verified in a 40-nm, 2.5-V CMOS process to sustain a human-metal model of 5 kV. The proposed ESD protection circuit is suitable to protect the broadband RF circuits in advanced nanoscale CMOS technology.

The latchup path which may potentially exist at the interface between high-voltage (HV) and low-voltage (LV) circuits in a HV bipolar-CMOS-DMOS (BCD) technology is investigated in this brief. Owing to multiple well structures used to realize the HV device in the BCD process, the expected latchup path in the test structure was hardly triggered. However, a parasitic silicon-controlled rectifier path featuring a very low holding voltage is found in the experimental silicon chip. Such a parasitic path is first reported in the literature. It may influence the electrostatic discharge robustness of CMOS IC products with the HV and LV circuits integrated together. Thus, the layout rules at the HV and LV interface should be carefully defined to avoid the occurrence of an unexpected parasitic path.

The modified silicon-controlled rectifier (SCR) fabricated in a 0.25-mu m high-voltage (HV) bipolar-CMOS-DMOS (BCD) technology has been proposed to seek for both effective electrostatic discharge (ESD) protection and latchup immunity. Experimental results show that one of the proposed SCRs has a high holding voltage of up to similar to 30 V in the 100-ns transmission line pulsing measurement results. However, through the experimental verification by using the transient latchup test, the holding voltage of such proposed device decreases to similar to 20 V. It is due to the increased bipolar junction transistor current gains of the SCR path induced by the Joule-heating effect in the long-term measurement. For 20-V circuit applications, the ESD robustness of the proposed SCR with a holding voltage of similar to 20 V is lower than that of stacked low-voltage p-type MOS in the previous studies. Developing special modification of such HV devices is inefficient to achieve both effective ESD protection and latchup-free design in this 0.25-mu m HV BCD technology.

The diode operated under forward-biased condition has been widely used as an on-chip electrostatic discharge (ESD) protection device for high-speed circuits to sustain high ESD robustness, but the parasitic capacitance of diode may bring a negative impact to the circuits operating at higher speed. The ESD protection design with low parasitic capacitance has been strongly requested in high-speed I/O applications. The traditional methods to reduce parasitic capacitance were using a stacked diode or a stacked diode with embedded silicon-controlled rectifier (SCR). The stacked diode or the stacked diode with embedded SCR would have larger turn-on resistance to cause a higher clamping voltage. It should be further improved to achieve good ESD protection effectiveness for the high-speed I/O applications. In this paper, a new ESD protection device with reduced parasitic capacitance and smaller turn-on resistance to improve ESD protection effectiveness is proposed. The measurement results from the silicon chip have demonstrated that the proposed ESD device can achieve smaller parasitic capacitance, lower turn-on resistance, and higher ESD robustness, compared with the conventional devices. The proposed ESD protection device is very suitable to protect the high-speed I/O circuits in nanoscale CMOS technology.

To effectively protect integrated circuits from electrostatic discharge (ESD) damage, this letter proposes a silicon-controlled rectifier (SCR) device with low trigger voltage, low leakage current, low parasitic capacitance, and which requires no additional process step. The proposed device uses two metal gates to separate the anode and cathode of the SCR to reduce the leakage current. These two gates are well controlled to trigger the SCR device. The test devices have been implemented and verified in a 28-nm high-k metal gate CMOS process. Experimental results show that the proposed SCR exhibits a low trigger voltage (<3 V), low leakage current (<5 nA), low parasitic capacitance (<40 fF), and sufficient ESD robustness (>1 kV in human-body-model tests). Based on its good performances during ESD stress and normal circuit operating conditions, the proposed SCR device is very suitable for ESD protection in advanced CMOS processes.
