摘要: 我們展示了在兩段式分佈回饋型雷射的中間部分,以聚焦離子束技術鑲嵌入一個空氣/半導體組成的布拉格反射鏡,用來取代傳統的高反射鍍膜,加強雷射的單模態運作。當兩個雷射同時激發時,我們量測到其所實現的光程外差干涉可以產生高達37.13GHz的拍頻微波訊號。另外,我們截取並且分析干涉發生時的光頻譜,利用推導而得之公式,擬合出重要的雷射參數;也藉由傳輸矩陣法以及有效折射率的計算,探討利用聚焦離子束製作空氣/半導體布拉格反射鏡的光學效果。
We demonstrated the integration of an air/semiconductor distributed Bragg reflector into the middle part of a two-section distributed feedback laser by using the focused ion beam technique which can replace the traditional high reflectance coating to enhance the single-mode operation. When two lasers are biased simultaneously, the optical heterodyning interference can generate beating microwave signal up to 37.13GHz. Moreover, by extracting the optical spectrum of the interference, we can further obtain important characteristic laser parameters by fitting the power ratio into the formulas. With transmission method and effective refractive index calculations, the optical properties of the InP/Air distributed Bragg reflector made by focused ion beam technique were investigated.
