dc.description.abstract | 在本論文中,我們利用聚集離子束(Focused Ion Beam, FIB)進行多重量子井(Multi Quantum Well, MQW)氮化鎵之單根奈米柱製造,並以共焦顯微鏡與光激輝光光譜技術研究光學特性。其結果並與利用感應式耦合電漿蝕刻(ICP-RIE)之多重量子井氮化鎵多根奈米柱進行比較。我們利用氦鎘雷射(波長為325nm)作為激發光源來量測奈米柱與薄膜處的光激輝光光譜。我們發現在奈米柱所量測的波長,相對於原來之塊材(Bulk),在光激輝反應上有相當明顯的峰值藍移(Blue Shift)現象,這是來自於晶格結構中,對於晶格應力釋放(Strain Release)所導致的現象。另外,也根據了峰值藍移的量,推算出整個壓電場(Piezo-electric Field)因為奈米柱結構的關係,釋放了約0.272MV/cm。此外,隨著激光能量的增加,奈米柱光激輝峰值,相對於塊材區,有著較大的增加輻度,這也可以証明了奈米柱元件在激光方面的性能,相較於塊材區,是較有效率的。 | zh_TW |
